Abstract

Terahertz (THz) waves have gained considerable attention in the rising 6G communication due to their large bandwidth. However, the cost and power consumption become the major constraints for the commercialization of 6G THz systems as the frequency increases. Reconfigurable intelligent surface (RIS) comprising active metasurfaces and digital controllers has been proposed for beamforming in the 6G multiple-input-multiple-output systems, showing good potential to suppress the system size, weight, and power consumption (SWaP). Currently, their controlling diodes can hardly work up to THz frequencies. Therefore, several active stimuli have been investigated as alternatives. Among them, chalcogenide phase-change material Ge2Sb2Te5 (GST) addresses large modulation depth, picosecond switching speed, and non-volatile properties. Notably, the non-volatile GST may enable RIS systems with memory and low control power. This work briefly reviews the advances of GST-tuned THz metamaterials (MTMs), discusses the current obstacles to overcome, and gives a perspective of GST applications in the rising 6G communications.

Abstract

Heterojunctions have been recognized as promising candidates for the fabrication of broadband photodetectors. However, currently demonstrated heterojunctions suffer from one or more disadvantages in limited light absorption, incompatible fabrication with the current semiconductor technology, and/or abundant interface defects induced by lattice/thermal mismatches. In this work, we use traditional elemental semiconducting materials to construct n+-Si/p-Ge heterojunctions by the transfer printing method, which are further explored as broadband photodetectors. Key advantages are in capabilities for avoiding the defects induced by the lattice and thermal expansion mismatches, and for detecting the illuminated light with the wavelength covering the visible-near-infrared range. Controlling the layer stacking order of the heterojunction could enable a complementary optoelectronic interaction between Si and Ge, which facilitates the effective generation of electron–hole pairs in a wide spectrum of light illumination. Abstract

With the merits of non-contact, highly efficient, and parallel computing, optoelectronic synaptic devices combining sensing and memory in a single unit are promising for constructing neuromorphic computing and artificial visual chip. Based on this, a N:ZnO/MoS2-heterostructured flexible optoelectronic synaptic device is developed in this work, and its capability in mimicking the synaptic behaviors is systemically investigated under the electrical and light signals. Versatile synaptic functions, including synaptic plasticity, long-term/short-term memory, and learning-forgetting-relearning property, have been achieved in this synaptic device. Further, an artificial visual memory system integrating sense and memory is emulated with the device array, and the visual memory behavior can be regulated by varying the light parameters. Moreover, the optoelectronic co-modulation behavior is verified by applying mixed electric and light signals to the array. In detail, a transient recovery property is discovered when the electric signals are applied in synergy during the decay of the light response, of which property facilitates the development of robust artificial visual systems. Furthermore, by superimposing electrical signals during the light response process, a differentiated response of the array is achieved, which can be used as a proof of concept for the color perception of the artificial visual system.
