Gökden, Sibel (Balikesir Author), The electron transport mechanism in GaN/AlGaN HEMT (High Electron Mobility Transistors) structures grown with MBE on sapphire substrate was investigated by using the temperature dependence of the Hall coefficient, resistivity, carrier density and Hall mobility. Hall measurements were carried out using Van der Pauw geometry. From the LO-phonon-scattering-limited component of the mobility, we obtain LO phonon energy ~ω ≈ 90 meV and the momentum relaxation time of τm ≈ 4 fs. Also, from the temperature dependence of the 2D carrier density, we obtain the donor activation energy Ea ≈ 29 meV.

The effect of scattering mechanisms on the published Hall electron mobility data has been investigated, in detail, as a function of temperature. The important mechanisms of electron scattering considered are those by charged dislocations, ionized impurities, polar optical phonons, and bulk acoustic phonons via deformation of the potential and piezoelectric fields. The results are discussed using a theoretical model that takes into account the most important scattering mechanisms within the framework of the Boltzmann transport equation. We show that the dominant contribution to the mobility is found to be from dislocations via the coulomb interaction at low temperatures. The mobility versus carrier density at room temperature for various dislocation densities has been plotted, and we estimated the dislocation density. The best fit to the experimental data is obtained for a dislocation density of N-dis congruent to 2.85 x 10(13) m(-2). The polar optical phonon scattering seems to dominate at high temperatures. The results were compared with the experimental data, and we found a reasonable correlation. Also the calculated mobility agrees reasonably well with the published Hall mobility calculated using the variational principle by Chin et al.

Gökden, Sibel (Balikesir Author), This paper presents a theoretical study of the carrier mobility in Indium Nitride (InN) material system. We used a model, referred to as alpha-model, based on a simplified relationship between the donor and dislocation densities, N-D = alpha(N-dis/c). It has been shown that this model correctly predicts the low temperature mobilities in InN/sapphire lattice mismatched system with high concentrations of impurities, point defects, and dislocations. It yields important information on the donors and dislocations in the InN/Al2O3 interface region. The donor and dislocation concentrations were calculated and compared favorably with the recently reported Hall mobility data. The specific a value was calculated for InN and its validity was confirmed. The predicted and experimental results also suggested that the potential candidate for dominant donor in InN is hydrogen.

Tüm örnekler çözelti bazlı Kimyasal Buhar Biriktirme (mist-CVD) yöntemi kullanılarak büyütülmüştür. Büyütme işlemleri farklı alt taş sıcaklıklarında yapılmıştır. Büyütülen örnekler argon ve oksijen ortamlarında tavlanmıştır. Tüm örneklerin 10K ile 300K aralığında farklı sıcaklıklarda alınan fotolüminesans spektrumlarında eksitonik geçişlere ek olarak derin seviye kusurlara bağlı optik geçişler de gözlenmiştir. Tavlama şartlarına ve alt taş sıcaklıklarına göre elde edilen fotolüminesans ölçümleri, 10K sıcaklığında emisyon bantlarının ve merkezlerinin doğasını belirlemek için fotolüminesans spektrumlarına Gaussian uyarlama yapılarak literatür ile karşılaştırılmıştır. Gözlemlenen FL spektrumunda tipik olarak ~369 nm'de (3.362 eV) verici bağlı eksiton (DBE) geçişi gözlenmiştir. Kusurla ilgili geçişlerin, büyütme sıcaklığı ve büyütme sonrası tavlama ile ilişkili olduğu gözlemlenmiştir, In this study, the photoluminescence properties of ZnO structures grown on Si/SiO2 and Al2O3 substrates were investigated. All samples were grown using mist-Chemical Vapor Deposition (mist-CVD) method. Photoluminescence technique was used to examine the optical properties of ZnO structures. The growth processes were carried out at different substrate temperatures. The grown samples were annealed in argon and oxygen atmospheres. In addition to excitonic transitions, the optical transitions due to deep level defects were also observed in the photoluminescence spectra of all samples taken at different temperatures between 10K and 300K. The photoluminescence measurements obtained according to annealing conditions and substrate temperatures were compared with the literature by applying Gaussian adaptation to photoluminescence spectra to determine the nature of emission bands and deep level defects at 10K temperature. The spectra are dominated by the transition related to the donor-bound exciton (DBE) with a peak position typically observed at ~369 nm (3.362 eV) in hexagonal ZnO structures. Defect-related transitions are observed to be strongly correlated with growth temperature and post-growth treatment.

Tüm örnekler Moleküler Demet Epitaksi (Molecular Beam Epitaxy-MBE) yöntemi kullanılarak büyütülmüştür. GZO yapıların optik özelliklerini incelemek için fotolüminesans (FL) tekniği kullanılmıştır. Her üç örneğin 10K ile 300K aralığında farklı sıcaklıklarda ve uyarma güç yoğunluklarında alınan fotolüminesans spektrumlarında eksitonik geçişlere ek olarak safsızlıklara ve yerel kusurlara bağlı optik geçişler de gözlenmiştir. Bu emisyon bantlarının ve merkezlerinin doğasını belirlemek için fotolüminesans spektrumlarına Gaussian uyarlama yapılarak literatür ile karşılaştırılmıştır. Gözlenen optik geçişlerin tepe enerjileri, şiddetleri ve çizgi genişlikleri sıcaklığın fonksiyonu olan ampirik uyarlama denklemleri ile detaylı olarak incelenmiştir. Elde edilen uyarlama parametreleri literatürde yüksek kabul görmüş çalışmalar ile karşılaştırılmıştır. Uyarma güç yoğunluğuna bağlı fotolüminesans ölçümleri, 10K sıcaklığında lazerin sürücü akımı değiştirilerek 2.6-330 mW/cm2 aralığında yapılmıştır. Uyarma güç yoğunluğu arttıkça her üç örneğin FL spektrumlarındaki en belirgin değişim, eksiton-fonon etkileşmelerinin artmasına bağlı olarak çizgi genişliklerin artmasıdır. Sonuç olarak, incelenen her üç örneğin sıcaklığa ve uyarma güç yoğunluğuna bağlı fotolüminesans spektrumları benzer özellikler göstermiş olup, literatürde yapılan çalışmalar ile uyum içinde oldukları tespit edilmiştir., In this study, the optical properties of GZO layers grown on three different sapphire (Al2O3) a-(112 ̅0), c-(0001) and Distributed Bragg Reflector (DBR) substrates were investigated. All samples were grown using Molecular Beam Epitaxy (MBE). Photoluminescence technique was used to examine the optical properties of GZO structures. The photoluminescence (PL) spectra were taken at different temperatures in the range of 10K to 300K and different excitation power densities for all three samples. The PL spectra were dominated by excitonic transitions as well as transitions related to impurities and local defects. To identify the origin of the emission bands observed at low temperature PL spectra, Gaussian fit were applied to the experimental data in the temperature range of interest. The temperature variation of peak energies, intensities, and line widths of the observed transitions were studied in detail with empirical fit equations. The fit parameters were compared with highly quoted parameters in the literature. Photoluminescence measurements depending on the excitation power density were performed at the temperature of 10K in the range of 2.6-330 mW/cm2 by changing the drive current of the laser. As the excitation power density increases, it is concluded that the most obvious change in PL spectra in all three samples is due to the gradual expansion of line widths due to increased exciton-phonon interactions. As a result, the photoluminescence spectra depending on the temperature and excitation power densities of all three samples showed similar characteristics and they were found to be in agreement with the studies reported in the literature.

Balıkesir Üniversitesi, Fen Bilimleri Enstitüsü, Fizik Ana Bilim Dalı, Bu çalışmada, SiC alt taş üzerine büyütülen grafenin sıcaklığa bağlı (12- 300K) Hall etkisi ölçümleri gerçekleştirildi. Bu Hall verilerine ilk olarak, Basit Paralel İletim Ayrıştırma Yöntemi (SPCEM) uygulanarak, 3 boyutlu (3B) ve iki boyutlu (2B) kanalların sıcaklık bağımlı mobiliteleri ve taşıyıcı yoğunlukları elde edildi. Oda sıcaklığında grafen tabakasından 2296 cm2 / V.s yüksek taşıyıcı mobilitesi ve SiC’den 813 cm2 / V.s düşük taşıyıcı mobilitesi elde edildi. SPCEM verileri kullanılarak, 3B ve 2B saçılma mekanizmaları analiz edilerek, düşük ve yüksek sıcaklıklarda baskın saçılma mekanizmaları belirlendi. İletim işleminin, In this thesis, the Hall effect measurement of graphene on SiC substrate was carried out as a function of temperature (12-300 K). Hall data were first analyzed to extract the temperature dependent mobilities and carrier densities of the bulk (3B) and two dimensional (2B) channels using a Simple Parallel Conduction Extraction Method (SPCEM) successfully. High carrier mobility 2296 cm2 / V.s from the graphene layer and low carrier mobility 813 cm2 / V.s from the SiC were obtained at room temperature. By using SPCEM extracted data, 3B and 2B scattering mechanisms were analyzed and the dominant scattering mechanisms in low and high temperature regimes were determined. It was found that the transport was mainly determined by scattering processes in 2B graphene.

Bu madde günümüzde elektronik cihazlarda kullanılan silikon gibi yarıiletken maddelere göre daha yüksek mobilite ve termal iletkenliğe sahip olup, ısıya ve mekanik etkilere karşı dayanıklılık açısından da çok daha üstün özelliklere sahiptir. 2010 yılında Nobel Fizik Ödülü’ne layık görülmüş bu malzemenin ileride teknolojinin devleri arasında yer alacağı dikkate alınarak, bu tez çalışmasında grafenin yapısı, fiziksel, kimyasal ve elektriksel özellikleri ve bu özelliklerin ne gibi avantaj / dezavantajlar getirdiği üzerine bir derleme çalışmaya yer verilmiştir., In this study, the general and transport properties of graphene which is one of the layer of graphite is studied. This material has higher mobility and thermal conductivity than semiconductor materials such as silicon currently used in electronic devices, and has superior properties in terms of resistance to heat and mechanical effects. In this work, considering that this material which studies about is awarded Nobel Physics Prize in 2010, will be among the giants of technology in the future structural, physical, chemical and electrical properties of graphene and the advantages / disadvantages of these properties are specified.

Bu çalışmada InN kanallı yüksek elektron mobiliteli transistör yapıların Nextnano3 simülasyon programı kullanılarak iki boyutlu elektron yoğunluğunu artırmaya yönelik optimum büyütme parametrelerinin belirlenmesi araştırılmıştır. 1-boyutlu Schrödinger-Poisson denklemleri, In1-xAlxN/InN/In1-yAlyN ve In1-xAlxN/GaN/InN/In1-yAlyNtekli kuantum kuyulu yapılar için çözüldü. Bu yapılarda, InN kuyu ve GaN ara tabaka kalınlıklarının, bariyer tabakadaki Al mol yüzdesinin ve InAlN bariyer katkılanmasının, iletim enerji bant yapılarına, olasılık ve elektron yoğunluklarına etkisi araştırılmıştır. Balıkesir Üniversitesi, Fen Bilimleri Enstitüsü, Fizik Ana Bilim Dalı, Bu çalışmada Al(In)GaN/Ga(In)N HEMT yapıların sıcak elektron dinamiği deneysel ve teorik olarak çalışıldı. Deneysel kısımda ilk olarak örnekler metal organik kimyasal buhar depozisyonu (MOCVD) yöntemi ile safir alt taş (B556 ve B1033) ve 6H-SiC alt taş (B1682) üzerine büyütüldü. Sıcaklığa bağlı Hall etkisi ölçümleri ve yüksek hızlı akım-voltaj (I-V) ölçümleri sıcak elektron dinamiğini çalışmak için kullanıldı. Bu çalışmanın teorik kısmı, yüksek alanlarda dengede olmayan boyuna optiksel fononların varlığını hesaba alan sürüklenmeyen fonon modelini içermektedir. İlk olarak, safir ve 6H-SiC alt taş üzerine büyütülen yüksek elektron mobiliteli AlGaN/AlN/GaN yapının sıcak elektron dinamiği incelendi. Hall etkisi ölçümleri ve yüksek hızlı I-V ölçümlerinden sürüklenme hızları çıkarıldı. Uygulanan elektrik alanın fonksiyonu olarak elektron sıcaklığını ve elektron sıcaklığının fonksiyonu olarak güç kaybını elde etmek için güç denge eşitlikleri ile mobilite karşılaştırma metodu kullanıldı. Deneysel güç kaybı sonuçları yüksek alanlarda sıcak fonon oluşumu varsayımına dayalı teorik hesaplamalar ile karşılaştırıldı. Analizlerinden yüksek alanlarda safir ve 6H-SiC alt taşlar üzerine büyütülen numuneler için sırasıyla boyuna optiksel fonon ömürleri 0.50 ps ve 0.32 ps ve etkin enerji durulma zamanları 24 fs ve 65 fs olarak bulundu. Daha sonra 10K'den 300K'e değişen örgü sıcaklıklarında safir üzerine büyütülen yüksek tabaka elektron yoğunluklu AlInN/AlN/GaN HEMT yapının sıcak elektron dinamiği incelendi. Farklı örgü sıcaklıkları için deneysel güç kaybı sonuçları yüksek alanlarda sıcak fonon oluşumu varsayımına dayalı teorik hesaplamalar ile karşılaştırıldı. Örgü sıcaklığının sıcak fonon ömürlerine ve etkin enerji durulma zamanlarına etkisi incelendi. Sonuç olarak bu çalışmada, 6H-SiC alt taş üzerine büyütülen AlGaN/GaN HEMT yapıların performansının, safir üzerine büyütülen AlGaN/GaN HEMT yapılara göre daha yüksek olabileceği neticesine varıldı. AlInN/AlN/GaN HEMT yapıda da iletim performansı için, örgü sıcaklığının önemli bir parametre olduğunu ortaya konuldu., In this work, hot electron dynamics of Al(In)GaN/Ga(In)N HEMT structures were studied both experimentally and theoretically. In the experimental part, the samples were firstly grown by Metal Organic Chemical Vapor Deposition (MOCVD) on sapphire substrate (B556 and B1033) and 6H-SiC substrate (B1682). The temperature dependent Hall effect measurements and high speed current?voltage (I-V) measurements were used to obtain the hot-electron transport. The theoretical part of the study includes non-drifting phonon models which account presence of non-equilibrium longitudinal optical (LO) phonons at high fields. The hot electron dynamics of high electron mobility AlGaN/AlN/GaN structure grown on sapphire and 6H-SiC substrate were investigated. Drift velocities were deduced from Hall effect measurements and high speed current-voltage (I-V) measurements. To obtain the electron temperature as a function of the applied electric field and power loss as a function of the electron temperature, the mobility comparison method with power balance equations were used. The experimental power loss results were compared with the theoretical calculations based on the assumption of hot-phonon production at high fields. From transport analysis LO-phonon lifetimes were found 0.50 ps and 0.32 ps and the effective energy relaxation times were found 24 fs and 65 fs at high fields for samples grown on sapphire and SiC substrates, respectively. Then the hot-electron transport properties of high sheet electron density AlInN/AlN/GaN HEMT structure grown on sapphire at the lattice temperatures range from 10K to 300K were investigated. The experimental power loss results were compared with the theoretical calculations based on the assumption of hot-phonon production at high fields for different lattice temperatures. Effects of lattice temperatures were investigated on hot phonon lifetime and effective energy relaxation time. In conclusion, this work has emphasized that AlGaN/GaN HEMT structures grown on SiC shows better transport performance comparing to AlGaN/GaN HEMT structures grown on sapphire. This work has exhibited that lattice temperature is a crucial parameter for transport performance in AlInN/AlN/GaN HEMT structure.

Balıkesir Üniversitesi, Fen Bilimleri Enstitüsü, Fizik Ana Bilim Dalı, Bu çalışmada Al(In)GaN/Ga(In)N iki boyutlu elektron gaz (2DEG) heteroyapıların iletim özellikleri, deneysel ve teorik olarak çalışıldı. Deneysel kısımda ilk olarak örnekler metal organik kimyasal buhar depozisyonu (MOCVD) yöntemi ile safir alttabaka üzerine büyütüldü ve yüksek çözünürlü X-ışını kırınımı (HRXRD) ve atomik kuvvet mikroskobu (AFM) ile karakterize edildi. İletim analizleri için örneklerin fabrikasyonu omik kontaklı Van der Pauw geometrisinde yapıldı ve sıcaklığa bağlı Hall etkisi ölçüldü. Bu çalışmanın teorik kısmı, elektron mobilitesini sınırlayan, akustik ve optik fonon, iyonize safsızlık saçılması, arayüzey pürüzlülüğü, dislokasyon ve alaşım saçılması gibi temel saçılma mekanizmalarını hesaba alan analitik iletim modelini içermektedir. İlk olarak, yüksek elektron mobiliteli Al0.2Ga0.8N/AlN/GaN ve yüksek tabaka taşıyıcı yoğunluklu AlInN/AlN/GaN heteroyapılar araştırıldı ve karşılaştırıldı. AlGaN/AlN/GaN heteroyapısı için elektron yoğunluğu 8.44x1012 cm-2 iken, oda sıcaklığı elektron mobilitesi 1700 cm2/V.s ve iki boyutlu tabaka direnci 435 [] / olarak ölçüldü. Al0.88In0.12N dizayn edilen örnek 4.23x1013 cm-2 gibi çok yüksek elektron yoğunluğuna ve buna karşılık 812 cm2/V.s oda sıcaklığı mobilitesine sahiptir. İki boyutlu tabaka direnci ise 182 [] / olarak elde edildi. Daha sonra, 0 dan 2 nm'ye değişen AlN ara tabaka kalınlıklı örgü uyumlu AlInN/AlN/GaN heteroyapıların iletim özellikleri araştırıldı. Örgü uyumlu AlInN/GaN heteroyapılarda AlN ara tabakasının, yüksek elektron mobiliteli transistör (HEMT) dizaynında göz önünde tutulması gereken önemli parametrelerden biri olduğu görüldü. 1 nm AlN ara tabaka kalınlığının yüksek elektron mobilitesi için gerekli optimum ara tabaka kalınlığı olduğu belirlendi. Son olarak AlInN/AlN/InGaN/GaN heteroyapılarda mobiliteyi sınırlayan saçılma mekanizmaları araştırıldı ve standart GaN kanallı HEMT ile karşılaştırıldı. Düşük ve ara sıcaklıklarda InGaN kanallı örnekler için arayüzey pürüzlülüğünün elektron mobilitesini sınırladığı görüldü. Oda sıcaklığında ise elektron mobilitesi optik fonon ve arayüzey pürüzlülüğü saçılmalarının kombinasyonu olarak belirlendi. Sonuç olarak bu çalışma, AlInN bariyerli ve InGaN kuyulu heteroyapıda büyütme ve dizayn parametrelerinde yapılacak optimizasyon ile standart AlGaN bariyer ve GaN kuyulu HEMT'lere göre daha yüksek performanslı iletim elde edilebileceğini vurgulamaktadır., In this work, transport properties of Al(In)GaN/Ga(In)N two-dimensional electron gas (2DEG) heterostructures were studied experimentally and theoretically. In experimental part, the samples were firstly grown by Metal Organic Chemical Vapor Deposition (MOCVD) on sapphire substrate and then characterized by High Resolution X-Ray Diffraction (HRXRD) and Atomic Force Microscopy (AFM). For transport analysis the samples were fabricated in Van der Pauw geometry with ohmic contacts and then measured by temperature dependent Hall effect. The theoretical part of this study includes analytical transport models which account major scattering mechanisms such as optical and acoustic phonons, ionized impurity, interface roughness, dislocation and alloy disorder scattering, limiting the electron mobility. The transport properties of high electron mobility AlGaN/AlN/GaN and high sheet carreir density AlInN/AlN/GaN heterostructures were firstly investigated and compared. The room temperature electron mobility was measured as 1700 cm2/V.s along with 8.44x1013 cm-2 electron density which resulted in two dimensional sheet resistance of 435 [] / for Al0.2Ga0.8N/AlN/GaN. The sample desing with Al0.88In0.12N barrier exhibited very high sheet electron density of 4.23x1013 cm-2 with corresponding electron mobility of 812 cm2/V.s. Two dimentional sheet resistance of 182 [] / is achieved. Then, the transport properties of lattice-matched AlInN/AlN/GaN heterostructures with different AlN interlayer thickness from zero to 2 nm were investigated. It was found that the AlN spacer layer is a crucial growth parameters that must be considered in AlInN/AlN/GaN based high electron mobility transistor (HEMT) design. From transport analysis a 1 nm AlN spacer layer thickness is found to be optimum thickness required for high electron mobility. Finally, the scattering mechanisms limiting the carrier mobility in AlInN/AlN/InGaN/GaN heterostructures were investigated and compared with standart HEMT having GaN channel. It was found that scattering due to interface roughness limits the electron mobility at low and intermediate temperatures for samples having InGaN channels. The room temperature electron mobilities were determined by a combination of both optical phonon and interface roughness scattering. In conclusion, this work has emphasized that the heterostructure with AlInN bariyer and InGaN well, after the further optimization of the growth and design parametrers could show better transport performance compared to standart HEMTs with AlGaN barrier and GaN well.

Bu çalışmada, seçici katkılı In0.48Al0.52As/In0.57Ga0.43As heteroeklemli yapıdaelektron Hall mobilitesini etkileyen saçılma mekanizmaları teorik olarak incelenmiştir.Başlıca saçılma mekanizmaları olarak akustik fonon, optiksel fonon, uzaklaştırılmış vearka plan iyonize olmuş safsızlık saçılmaları, alaşım düzensizliği ve ara yüzeypürüzlülüğünden kaynaklanan saçılmalar göz önüne alınmıştır. Teorik hesaplamalar,literatürde yayınlanmış Hall mobilite ölçümlerine uygulanmıştır.Teorik ve deneysel sonuçların karşılaştırmalarından, düşük sıcaklıklarda alaşımdüzensizlik saçılmasının, yüksek sıcaklıklarda ise polar optik fonon saçılmasınınbaskın olduğu bulunmuştur. Bununla birlikte uzaklaştırılmış-iyonize olmuş saçılmasının,arka plan-iyonize olmuş saçılmasının, deformasyon potansiyel ve piezoelektriksaçılmalarının ve ara yüzey pürüzlülüğü saçılmasının elektron Hall mobilitesi üzerineetkileri tüm sıcaklıklarda alaşım düzensizliği saçılmasından çok daha küçüktür. In this work, the effect of scattering mechanisms on the electron Hall mobility inmodulation-doped In0.48Al0.52As/In0.57Ga0.43As heterostructures was investigatedtheoretically. The acoustic phonon scattering, remote-ionized impurity scattering,background-ionized impurity scattering, polar optical phonon scattering, alloy disorderscattering and interface roughness scattering were considered as major scatterings. Thetheoretical calculations were applied the recently published experimental Hall mobilitydata in the literature.From the comparison of the theoretical results with the experimental results, it isfound that alloy disorder scattering mechanisms is dominant at lower temperatures whilepolar optical phonon scattering is dominant at high temperatures. Dependences of the average phonon number and effective energy relaxation time on the electron temperature have been investigated theoretically. Additionally, the drift velocity versus electric field characteristics have been investigated for the different carrier densities at lattice temperature TL = 300 K. In two and three dimensional III-V semiconductors, the effective energy relaxation time decreases due to the hot phonon effects while the average phonon number increases with increasing electron temperature, we also show that the drift velocity increases with electric field and saturates at the certain electric field values due to increasing phonon population. The obtained results were also compared the previous publications.

Balıkesir Üniversitesi, Fen Bilimleri Enstitüsü, Fizik Ana Bilim Dalı, Bu çalışmada, GaN / AlGaN heteroeklemli yapıda ara yüzeyde oluşan iki boyutlu elektron gazındaki elektron Hail mobilitesinin sıcaklığa bağımlılığı ile ilgili deneysel ve teorik çalışmalar sunulmuştur. Numune, safir üzerine Moleküler Beam Epitaxy (MBE) tekniği ile büyütülmüştür. Hail ölçümleri Van der Pauw geometrisine sahip numuneler kullanılarak yapılmıştır. 3.8 K'de deneysel mobilite değeri 0.085 m2/V.s'dir. Bu değerin 45 K' e kadar hemen hemen sabit kaldığı, daha sonra da 300 K' de 0.017 m2/V.s değerine hızla düştüğü gözlenmiştir. Elektronun Hail mobilitesi üzerine saçılma mekanizmalarının etkisini incelemek için akustik fonon, optiksel fonon, iyonize olmuş safsızlık saçılmaları ile ara yüzey pürüzlülüğünden (IFR) kaynaklanan saçılmalar göz önüne alınarak deneysel sonuçlarla birlikte yorumlanmıştır. Bu karşılaştırmadan, yüksek sıcaklıklarda optik fonon ve ara sıcaklık değerlerinde akustik fonon saçılmasının baskın olduğu gözlenmiştir. Düşük sıcaklıklarda ise Hail mobilitesi, iyonize safsızlık ve ara yüzey pürüzlülüğü saçılmalarının her ikisi tarafından sınırlanmaktadır. Bu nedenle de mobiliteyi etkileyen IFR saçılma parametreleri olan ara yüzey düzleminde düzgün oranda sapma uzunluğu (A) ve ortalama sapma (A) değerleri de düşük sıcaklık mobilitesine fit edilerek bulunmuştur., In this work, the results of experimental and theoretical studies concerning the temperature dependence of electron Hall mobility in a two- dimensional electron gas (2DEG) confined at the GaN/AIGaN interface was reported. Sample was grown using Moleculer Beam Epitaxy (MBE) process on sapphire substrate. Hall measurements were carried out using Van der Pauw geometry samples. Experimental mobility is 0.085 m2/V.s at 3.8 K. This value remains almost constant up to lattice temperature 45 K, it then decreases rapidly down to about 0.017 m2/V.s at 300 K. The experimental results are discussed using a theoretical model that takes into scattering mechanisms, acoustic phonon, optical phonon, ionised impurity and interface roughness contributing to determine the Hall mobility of electrons. The optical phonon scattering is the dominant mechanism at high temperatures and the acoustic phonon scattering is dominant at the intermediate temperatures. At low temperatures, the Hall mobility is confined by. both the interface roughness (IFR) and ionised impurity scattering. Due to the parameters of IFR, correlation length (A) and lateral size (A) have been determined by fitting low temperature mobility.

In this study, we investigate the magneto-optical properties of Pbi-xSnxTe theoretically. When external static magnetic fields and an electromagnetic field were applied to the different crystal direction, we studied how the physical properties of the sample varies and how complex refracted index varies whit the magnitude of external static magnetic fields. We found the effective mass tensors of each fermi surface and then the conductivity tensors for lead-tin-salt (Pbi.xSnxTe). Total conductivity tensor was calculated. We found the complex refracted index from the relation between dielectric and conductivity tensor. We obtained information about optical properties of sample by interpreting variation curves of the complex refractive index of the sample as a function of applied external static magnetic field.
