We observed magnetocapacitance oscillations in InAs/GaSb quantum wells separated by a $20$\,nm AlSb middle barrier. By realizing independent ohmic contacts for electrons in InAs and holes in the GaSb layer, we found an out-of-plane oscillatory response in capacitance representing the density of states of this system. We were able to tune the charge carrier densities by applying a DC bias voltage, identifying the formation of beating signatures for forward bias. The coexistence of two distinguishable two dimensional charge carrier systems of unequal densities was verified. The corresponding Landau phase diagram presents distinct features originating from the two observed densities. A giant Rashba coefficient ranging from $430-612$\,meV$\text{\AA}$ and large \textit{g}-factor value underlines the influence of spin orbit interaction.

We observe nearly vanishing Hall resistances for integer filling factors in a counterflow (CF) experiment on a density balanced 2D bilayer system. Filling factor dependent equilibration lengths demonstrate enhanced 1D coupling via edge-channels. Due to the narrow barrier the edge-modes of the two 2DEGs are in close proximity allowing for 1D excitonic correlations. Bilayers consisting of two-dimensional (2D) electron and hole gases separated by a 10 nm thick AlGaAs barrier are formed by charge accumulation in epitaxially grown GaAs. Both vertical and lateral electric transport are measured in the millikelvin temperature range. The conductivity between the layers shows a sharp tunnel resonance at a density of $1.1 \cdot 10^{10} \text{ cm}^{-2}$, which is consistent with a Josephson-like enhanced tunnel conductance. The tunnel resonance disappears with increasing densities and the two 2D charge gases start to show 2D-Fermi-gas behavior. Interlayer interactions persist causing a positive drag voltage that is very large at small densities. The transition from the Josephson-like tunnel resonance to the Fermi-gas behavior is interpreted as a phase transition from an exciton gas in the Bose-Einstein-condensate state to a degenerate electron-hole Fermi gas., Comment: Updated after reviewer comments

Two-dimensional electron and hole gases separated by a few nm from each other are produced in p-i-n diodes based upon MBE-grown GaAs/AlGaAs heterostructures. At such interlayer distances, the exciton formation and possibly Bose-Einstein condensation (BEC) is expected. We measure the capacitance between the layers and find it to oscillate as a function of the bias voltage. The peak values exceed the geometric capacitance by up to a factor of two. The surprisingly regular periods of the oscillations are of the order of 10 to 30 mV and scale linearly with the inverse of the thickness, between 60 and 150 nm, of the GaAs layer placed between the barrier and the p-doped AlGaAs. The oscillations are related to the resonant electron tunneling into high energy levels of this GaAs layer acting as a quantum well. We suggest that long lifetimes of the electrons in these levels are the origin of the large peak values of the capacitance. The possible relation of the capacitance oscillations with BEC is discussed.

The precise control of a bilayer system consisting of two adjacent two-dimensional electron gases (2DEG) is demonstrated by using a novel planar back-gate approach based on ion implantation. This technique overcomes some common problems of the traditional design like the poor 2DEG mobility and leakage currents between the gate and the quantum well. Both bilayers with and without separate contacts have been prepared and tested. Tuning the electron density in one layer while keeping the second 2DEG at fixed density, one observes a dramatic increase of the carrier concentration. This tunneling resonance, which occurs at equal densities of both layers, demonstrates the separated contacts to each individual layer. In another sample with a smaller tunneling barrier and parallel contacted 2DEGs, the transition from a single 2DEG to a bilayer system is investigated at 50 mK in magnetic fields up to 12 T, showing the gate stability in high magnetic fields and very low temperatures. Transitions into an insulating (Wigner crystal) phase are observed in the individual layers in high fields at filling factors below 1/3. The absence of a fractional quantum Hall liquid at filling factor 1/5 in our structure seems to be a consequence of confining the electrons in quantum wells rather than at interfaces. The observed metal-insulator transitions appear to be nearly unaffected by the presence of the second layer separated by a barrier which is only 3 nm thick. We believe that this planar back-gate design holds great promise to produce controllable bilayers suitable to investigate the exotic (non-abelian) properties of correlated states., Comment: 9 pages, 12 figures

Terahertz photoconductivity of $100~\mu$m and $20~\mu$m Hall bars fabricated from narrow AlAs quantum wells (QWs) of different widths is investigated in this paper. The photoresponse is dominated by collective magnetoplasmon excitations within the body of the Hall structure. We observed a radical change of magnetoplasma spectrum measured precisely for AlAs QWs of width ranging from $4$~nm up to $15$~nm. We have shown that the observed behavior is a vivid manifestation of valley transition taking place in the two-dimensional electron system. Remarkably, we show that photoresponse for AlAs QWs of width $6$~nm features two resonances, indicating simultaneous occupation of strongly anisotropic $X_{x-y}$ valleys and isotropic $X_z$ valley in the QW plane. Our results pave the way to realizing valley-selective layered heterostructures, with potential application in valleytronics.

Spectra of magnetoplasma excitations have been investigated in a two-dimensional electron systems in AlAs quantum wells (QWs) of different widths. The magnetoplasma spectrum have been found to change profoundly when the quantum well width became thinner than $5.5$~nm, indicating a drastic change in the conduction electron energy spectrum. The transformation can be interpreted in terms of transition from the in-plane strongly anisotropic $X_x - X_y$ valley occupation to the out-of-plane isotropic $X_z$ valley in the QW plane. Strong enhancement of the cyclotron effective mass over the band value in narrow AlAs QWs is reported.

The pattern of branched electron flow revealed by scanning gate microscopy shows the distribution of ballistic electron trajectories. The details of the pattern are determined by the correlated potential of remote dopants with an amplitude far below the Fermi energy. We find that the pattern persists even if the electron density is significantly reduced such that the change in Fermi energy exceeds the background potential amplitude. The branch pattern is robust against changes in charge carrier density, but not against changes in the background potential caused by additional illumination of the sample., Comment: Accepted for publication in New Journal of Physics

We present molecular beam epitaxial grown single- and double-side $\delta$-doped InAlSb/InSb quantum wells with varying distances down to 50 nm to the surface on GaSb metamorphic buffers. We analyze the surface morphology as well as the impact of the crystalline quality on the electron transport. Comparing growth on GaSb and GaAs substrates indicates that the structural integrity of our InSb quantum wells is solely determined by the growth conditions at the GaSb/InAlSb transition and the InAlSb barrier growth. The two-dimensional electron gas samples show high mobilities of up to 349 000 cm$^2$/Vs at cryogenic temperatures and 58 000 cm$^2$/Vs at room temperature. With the calculated Dingle ratio and a transport lifetime model, ionized impurities predominantly remote from the quantum well are identified as the dominant source of scattering events. The analysis of the well pronounced Shubnikov$-$de Haas oscillations reveals a high spin-orbit coupling with an effective $g$-factor of $-38.4$ in our samples. Along with the smooth surfaces and long mean free paths demonstrated, our InSb quantum wells are increasingly competitive for nanoscale implementations of Majorana mode devices., Comment: 14 pages, 9 figures, 4 tables

During the shutdown of the CERN Large Hadron Collider in 2013-2014, an additional pixel layer was installed between the existing Pixel detector of the ATLAS experiment and a new, smaller radius beam pipe. The motivation for this new pixel layer, the Insertable B-Layer (IBL), was to maintain or improve the robustness and performance of the ATLAS tracking system, given the higher instantaneous and integrated luminosities realised following the shutdown. Because of the extreme radiation and collision rate environment, several new radiation-tolerant sensor and electronic technologies were utilised for this layer. The study of nuclear magnetic resonance and nuclear spin-lattice relaxation was conducted in an asymmetrically doped to $n\sim1.8\times10^{11}$ cm$^{-2}$ 16 nm AlAs quantum well grown in the $[001]$-direction. Dynamic polarization of nuclear spins due to the hyperfine interaction resulted in the so-called Overhauser shift of the two-dimensional conduction electron spin resonance. The maximum shifts achieved in the experiments are several orders of magnitude smaller than in GaAs-based heterostructures indicating that hyperfine interaction is weak. The nuclear spin-lattice relaxation time extracted from the decay of Overhauser shift over time turned out to depend on the filling factor of the two-dimensional electron system. This observation indicates that nuclear spin-lattice relaxation is mostly due to the interaction between electron and nuclear spins. Overhauser shift diminishes resonantly when the RF-radiation of certain frequencies was applied to the sample. This effect served as an indirect, yet powerful method for nuclear magnetic resonance detection: NMR quadrupole splitting of $^{75}$As nuclei was clearly resolved. The quest for extremely high mobilities of 2d electron gases in MBE-grown heterostructures is hampered by the available purity of the starting materials, particularly of the gallium. Here we compare the role of different Ga lots having nominally the highest possible quality on the mobility and the photoluminescence (PL) of modulation doped single interface structures and find significant differences. A weak exciton PL reveals that the purity of the Ga is insufficient. No high mobility can be reached with such a lot with a reasonable effort. On the other hand, a strong exciton PL indicates a high initial Ga purity, allowing to reach mobilities of 15 million (single interface) or 28 million $cm^2/Vsec$ (doped quantum wells) in our MBE systems. We discuss possible origins of the inconsistent Ga quality. Furthermore, we compare samples grown in different MBE systems over a period of several years and find that mobility and PL is correlated if similar structures and growth procedures are used.

The spectra of plasma and magnetoplasma excitations in a two-dimensional system of anisotropic heavy fermions were investigated for the first time. The spectrum of microwave absorption by disk-like samples of stressed AlAs quantum wells at low electron densities showed two plasma resonances separated by a frequency gap. These two plasma resonances correspond to electron mass principle values of $(1.10 \pm 0.05) m_0$ and $(0.20 \pm 0.01) m_0$. The observed results correspond to the case of a single valley strongly anisotropic Fermi surface. It was established that electron density increase results in population of the second valley, manifesting itself as a drastic modification of the plasma spectrum. We directly determined the electron densities in each valley and the inter-valley splitting energy from the ratio of the two plasma frequencies.

We launch surface acoustic waves (SAW) along both the $<110>$ and the $<1\bar{1}0>$ directions of a Hall bar and measure the anisotropic conductivity in a high purity GaAs 2-D electron system in the Quantum Hall regime of the stripe and the bubble phases. In the anisotropic stripe phase, SAW propagating along the "easy" $<110>$ direction sense a compressible behavior (finite resistance) which is seen in standard transport measurement only if current flows along the "hard" $<1\bar{1}0>$ direction. In the isotropic bubble phase, the SAW data show compressible behavior in both directions, in marked contrast to the incompressible quantum Hall behavior seen in transport measurements. These results challenge models that assume that both the stripe and the bubble phase consist of incompressible domains and raise important questions about the role of domain boundaries in SAW propagation., Comment: Published version from New Journal of Physics

By means of CW polarization-resolved photoluminescence spectroscopy we demonstrate the sign inversion of $g_z$-component of 2D electron g-factor with narrowing of a hosting GaAs/Al$_{0.33}$Ga$_{0.67}$As quantum well (QW). The energy splitting between spectral lines correspoding to recombination from the electron lowest Landau level and possessing opposite curcular polarization is analyzed. Due to exchange interaction, this value reveals maximum or minimum as a function of magnetic field strength in the vicinity of electron filling factor $\nu=3$. The actual type of extremum depends on the electron $g_z$-component sign. The method allows to detect the sign inversion of electron Lande g-factor with its absolute value changing by less than $\Delta g \approx 0.06$. In this work we report experiments on defined by shallow etching narrow Hall bars. The magneto-transport properties of intermediate mobility two-dimensional electron systems are investigated and analyzed within the screening theory of the integer quantized Hall effect. We observe a non-monotonic increase of Hall resistance at the low magnetic field ends of the quantized plateaus, known as the overshoot effect. Unexpectedly, for Hall bars that are defined by shallow chemical etching the overshoot effect becomes more pronounced at elevated temperatures. We observe the overshoot effect at odd and even integer plateaus, which favor a spin independent explanation, in contrast to discussion in the literature. In a second set of the experiments, we investigate the overshoot effect in gate defined Hall bar and explicitly show that the amplitude of the overshoot effect can be directly controlled by gate voltages. We study ring shaped (Corbino) devices made of bilayer two-dimensional electron gases in the total filling factor one quantized Hall phase which is considered to be a coherent BCS-like state of interlayer excitons. Identical Josephson currents are observed at the two edges while only a negligible conductance between them is found. The maximum Josephson current observed at either edge can be controlled by passing a second interlayer Josephson current at the other edge. Due to the large electric resistance between the two edges, the interaction between them can only be mediated by the neutral interlayer excitonic groundstate.

We report on the observation of a new spin mode in a quantum Hall system in the vicinity of odd electron filling factors under experimental conditions excluding the possibility of Skyrmion excitations. The new mode having presumably zero energy at odd filling factors emerges at small deviations from odd filling factors and couples to the spin-exciton. The existence of an extra spin mode assumes a nontrivial magnetic order at partial fillings of Landau levels surrounding quantum Hall ferromagnets other then the Skyrmion crystal., Comment: 9 pages, 4 figures

The effect of tunneling on the transport properties of} quantum Hall double layers in the regime of the excitonic condensate at total filling factor one is studied in counterflow experiments. If the tunnel current $I$ is smaller than a critical $I_C$, tunneling is large and is effectively shorting the two layers. For $I > I_C$ tunneling becomes negligible. Surprisingly, the transition between the two tunneling regimes has only a minor impact on the features of the filling-factor one state as observed in magneto-transport, but at currents exceeding $I_C$ the resistance along the layers increases rapidly.

We will discuss the relevant conditions to observe a critical tunneling current [New J. Phys. 10, 045018 (2008)] in electron double-layer systems at a total filling factor of 1 and find they are related to the effective layer separation and the temperature. Inelastic light scattering spectroscopy around the \nu=1/3 filling discloses a novel type of cyclotron spin-flip excitation in a quantum Hall system in addition to the excitations previously studied. The excitation energy of the observed mode follows qualitatively the degree of electron spin polarization, reaching a maximum value at \nu=1/3 and thus characterizing it as a \nu=1/3 ferromagnet eigenmode. Its absolute energy substantially exceeds the theoretical prediction obtained within the renowned single-mode approximation. Double-exciton corrections neglected utilizing the single-mode approach are evaluated within the framework of the excitonic representation and are inferred to be responsible for the observed effect., Comment: 4 pages,3 figures, submitted to PRL

An antiphased magnetoplasma (MP) mode in a two-dimensional electron gas (2DEG) has been studied by means of inelastic light scattering (ILS) spectroscopy. Unlike the cophased MP mode it is purely quantum excitation which has no classic plasma analogue. It is found that zero momentum degeneracy for the antiphased and cophased modes predicted by the first-order perturbation approach in terms of the {\it e-e} interaction is lifted. The zero momentum energy gap is determined by a negative correlation shift of the antiphased mode. This shift, observed experimentally and calculated theoretically within the second-order perturbation approach, is proportional to the effective Rydberg constant in a semiconductor material., Comment: Submitted to Phys. We have investigated the tunneling properties of an electron double quantum well system where the lowest Landau level of each quantum well is half filled. This system is expected to be a Bose condensate of excitons. Our four-terminal dc measurements reveal a nearly vanishing interlayer voltage and the existence of critical tunneling currents which depend on the strength of the condensate state., Comment: To appear in "Focus on Quantum Correlations in Tailored Matter" in the New Journal of Physics

Magneto-transport and drag measurements on a quasi-Corbino 2D electron bilayer at the systems total filling factor 1 (v_tot=1) reveal a drag voltage that is equal in magnitude to the drive voltage as soon as the two layers begin to form the expected v_tot=1 exciton condensate. The identity of both voltages remains present even at elevated temperatures of 0.25 K. The conductance in the current carrying layer vanishes only in the limit of strong coupling between the two layers and at T->0 K which suggests the presence of an excitonic circular current.

Direct electron spin resonance (ESR) on a high mobility two dimensional electron gas in a single AlAs quantum well reveals an electronic $g$-factor of 1.991 at 9.35 GHz and 1.989 at 34 GHz with a minimum linewidth of 7 Gauss. The ESR amplitude and its temperature dependence suggest that the signal originates from the effective magnetic field caused by the spin orbit-interaction and a modulation of the electron wavevector caused by the microwave electric field. We observe the total filling factor $\nu_{T}$=1 quantum Hall state in a bilayer two-dimensional electron system with virtually no tunnelling. We find thermally activated transport in the balanced system with a monotonic increase of the activation energy with decreasing $d/\ell_B$ below 1.65. In the imbalanced system we find activated transport in each of the layers separately, yet the activation energies show a striking asymmetry around the balance point. This implies that the gap to charge-excitations in the {\em individual} layers is substantially different for positive and negative imbalance., Comment: 4 pages. 4 figures

Magneto-drag reveals the nature of compressible states and the underlying interplay of disorder and interactions. At \nu=3/2 a clear T^{4/3} dependence is observed, which signifies the metallic nature of the N=0 Landau level. In contrast, drag in higher Landau levels reveals an additional contribution, which anomalously grows with decreasing T before turning to zero following a thermal activation law. The anomalous drag is discussed in terms of electron-hole asymmetry arising from disorder and localization, and the crossover to normal drag at high fields as due to screening of disorder., Comment: 5 pages, 4 figures

Separately contacted double layers of a 2d electron - 2d hole gases have been prepared in GaAs separated by thin AlGaAs barriers with thicknesses down to 15 nm. The molecular-beam-epitaxial growth was interrupted just before the barrier in order to use in situ focussed-ion-beam implantation to pattern contacts which extend underneath the barrier. The two charge gases form upon biasing the p- and n-type contacts underneath and above the barrier in forward direction and show independent transistor-like behavior.

We report on the selectivity to spin in a drag measurement. This selectivity to spin causes deep minima in the magneto-drag at odd fillingfactors for matched electron densities at magnetic fields and temperatures at which the bare spin energy is only one tenth of the temperature. For mismatched densities the selectivity causes a novel 1/B-periodic oscillation, such that negative minima in the drag are observed whenever the majority spins at the Fermi energies of the two-dimensional electron gasses (2DEGs) are anti-parallel, and positive maxima whenever the majority spins at the Fermi energies are parallel., Comment: 4 pages, 3 figures

We report on the first measurements of the drag effect between coupled 2D-hole gases. We investigate the coupling by changing the carrier densities in the quantum wells, the widths of the barriers between the gases and the perpendicular magnetic field. From the data we are able to attribute the frictional drag to phonon coupling, because the non-parabolicity allows to tune the Fermi wavevector and the Fermi velocity separately and, thereby, to distinguish between phonon- and plasmon-dominated coupling., Comment: 10 pages, 5 figures

Two dimensional electron gases in narrow GaAs quantum wells show huge longitudinal resistance (HLR) values at certain fractional filling factors. Applying an RF field with frequencies corresponding to the nuclear spin splittings of {69}Ga, {71}Ga and {75}As leads to a substantial decreases of the HLR establishing a novel type of resistively detected NMR. These resonances are split into four sub lines each. The magneto resistance of a narrow single quantum well is spectacularly different from the usual behavior. At filling factors 2/3 and 3/5 we observe large and sharp maxima in the longitudinal resistance instead of the expected minima. The peak value of the resistance exceeds those of the surrounding magnetic field regions by a factor of up to three. The formation of the maxima takes place on very large time scales which suggests a close relation with nuclear spins.
