Abstract

International audience; Copper damascene interconnects technologies have introduced the use of electroplating in semiconductor. Several specific issues were brought by this typical application such as the necessity to plate in very narrow features and on large substrates while keeping electrical contacts on the edges. For this, sulfate based acidic solution coupled with additives allowing superfill behavior were introduced. Since the introduction of 200mm wafers, acidity of the bath was chosen as a compromise between transport efficiency and sufficient resistivity to ensure good plating uniformity on large diameters. Going to sub 65nm technologies, so called "1ow acid" electrolytes are supposed to reach their limits. In order to enhance the gap fill properties, medium acid electrolytes are being evaluated. In this study, the performances of such electrolytes are examined, first using coupons to evaluate the deposition kinetics compared to a low acid one. In order to have a first cross evaluation of their performances in integration, electrical tests are realized on 45nm node technology 300mm wafers.

39. A Label-Free Impedimetric DNA Sensor Based on a Nanoporous SnO2 Film: Fabrication and Detection Performance.

Abstract

Nanoporous SnO2 thin films were elaborated to serve as sensing electrodes for label-free DNA detection using electrochemical impedance spectroscopy (EIS). Films were deposited by an electrodeposition process (EDP). Then the non-Faradic EIS behaviour was thoroughly investigated during some different steps of functionalization up to DNA hybridization. The results have shown a systematic decrease of the impedance upon DNA hybridization. The impedance decrease is attributed to an enhanced penetration of ionic species within the film volume. Besides, the comparison of impedance variations upon DNA hybridization between the liquid and vapour phase processes for organosilane (APTES) grafting on the nanoporous SnO2 films showed that vapour-phase method is more efficient. This is due to the fact that the vapour is more effective than the solution in penetrating the nanopores of the films. As a result, the DNA sensors built from vapour-treated silane layer exhibit a higher sensitivity than those produced from liquid-treated silane, in the range of tested target DNA concentration going to 10 nM. Finally, the impedance and fluorescence response signals strongly depend on the types of target DNA molecules, demonstrating a high selectivity of the process on nanoporous SnO2 films. Abstract

This study investigates the electrochemical nucleation and growth mechanisms of bismuth on a monocrystalline n‐Si(111) substrate from an acidic nitrate solution. It also examines the electrical and optical properties of the electroplated films. The qualitative analysis of the experimental current transients reveals a strong agreement with instantaneous nucleation on active sites and three‐dimensional diffusion‐controlled growth. Electrochemical kinetic parameters are derived using the Mirkin–Nilov–Heerman–Tarallo model, which is employed to fit the experimental curves. Electrochemical impedance spectroscopy and Mott–Schottky analysis are used to assess the electronic characteristics of the materials. Scanning electron microscope observations show a uniform, smooth, and continuous deposit. X‐ray diffraction analysis indicates a high texture along the [012] direction of the rhombohedral crystal structure in thin bismuth films with different thicknesses (118, 318, and 611 nm). UV–visible spectroscopy is employed to investigate the optical characteristics of the Bi/Si surface in the 200–1100 nm wavelength range. The study demonstrates that the thickness of the bismuth film affects the absorption response of the Bi/Si heterojunction, showing a notable increase in absorption in the visible and infrared ranges. Furthermore, it is found that the photoluminescence properties of the Bi/Si heterojunction are improved in the visible and infrared ranges. [ABSTRACT FROM AUTHOR]

46. ZnCo-Electrodeposition Baths Based on Alkaline Chloride-Gluconate Electrolytes Containing Quaternary Ammonium Compounds

Abstract

This paper reports a study of the electrodeposition of Zn-Co alloys from alkaline chloride-gluconate electrolytes containing quaternary amines as additives. The effects on the electrochemical behavior of ZnCo deposition of two quaternary ammonium compounds, -benzyl-3-carboxylpyridinium chloride (3NCP) and a polyamine (PA) were investigated, and the influence of the cobalt content in the plating bath was studied. The mechanism of electrodeposition of the ZnCo alloys in these alkaline media was anomalous. The two additives caused different inhibition degrees of the cathodic process, the effect of PA being stronger. Also, the results first showed that the cobalt complexes shift the cathodic peak of ZnCo electrodeposition due to de-adsorption of cobalt-gluconate complexes. According to the results, the adsorption of PA partially inhibited the zinc-alloy deposition, and the deposition of ZnCo occurred in two voltammetric steps. The incorporation of the organic additives in the bath modified the composition, morphology, and crystallographic structure of the ZnCo deposits, with PA forming compact grains oriented preferentially to high index pyramidal and prismatic textures and 3NCP producing more highly oriented, compact, and fine-grained deposits. The combination of the two additives induced a synergistic effect, producing deposits whose morphology was refined, with crystals formed on the nanometric scale with a prismatic orientation.

No English abstract, Le manuscrit de thèse décrit trois techniques récentes développées au laboratoire et appliquées à l'étude de l'ordre local et des densités d'états inoccupés des interfaces Co/Si(111) et de différents siliciures de cobalt. - Par l'observation des structures fines qui apparaissent dans les spectres de pertes d'énergie d'électrons au-delà des seuils d'ionisation (technique E.E.L.F.S.), nous montrons qu'il est possible d'accéder aux distances interatomiques à la surface et aux interfaces des solides. Nous avons appliqué cette technique à l'étude des premiers stades de la formation de l'interface Co/Si(111) et des divers siliciures de cobalt (CoSi2, CoSi, Co2Si) sur Si(111).- L'analyse du seuil d'ionisation dans les spectres de pertes (technique E.E.L.N.E.S.) permet l'accès à la densité d'états inoccupés au-dessus du niveau de Fermi de façon complémentaire à la photoémission des états occupés. Nos résultats préliminaires obtenus sur l'interface Co/Si(111) et sur les siliciures de cobalt font apparaître que cette technique est très prometteuse et qu'elle mérite d'être approfondie- L'étude des spectres Auger nous a permis de mettre en évidence un nouveau phénomène appelé E.X.F.A.S. qui conduit à la détermination de la distance interatomique à la surface de certains matériaux. Nous présentons nos résultats expérimentaux obtenus pour Fe, Ni, Co ete Cu et une interprétation des mécanismes physiques est suggérée.

Abstract

The effect of different additives on manganese and bismuth electrodeposition from choline chloride-urea (Reline) and choline chloride-ethylene glycol (Ethaline) deep eutectic solvents (DESs) was investigated. Spectroscopic and thermal studies were performed on the latters in order to understand whether some additives affect the DESs behaviors. the results of the thermal study do not indicate any significant change except a small shift in the melting point of the reline when adding ammonium chloride (~+3°C) and the modification of a cold crystallization peaks at low scan rate. The electrochemical behaviors of manganese and bismuth were then studied by cyclic voltammetry. electrocrystallization was studied by chronoamperometry which has shown that the bismuth electrodeposition evolves with a 3D progressive nucleation. The current transients for Mn reveals that the presence of thiourea enhances the nucleation rate by modifying the corresponding nucleation and growth model from 3D progressive to 3D instantaneous. EDS analysis confirms that pure bismuth thin films were obtained and X-Ray diffraction indicates that the bismuth growth follows a preferential orientation along the (012) reticular plane. While for manganese, no metal phase was observed in diffraction due to the amorphous nature of Mn deposits. Annealing treatments will therefore be necessary.

Abstract

The invention relates to a method for upgrading waste comprising org. components in a bath of molten salt(s)​, comprising the following steps: supplying (1) to a reactor, at least one salt or a mixt. of salts comprising at least one alkali metal hydroxide; supplying (2) the waste to the reactor; heating (3) the reactor at a temp. above the m.p. of the salt. Thus, the salt supplied melts to form a liq. reaction medium, and induce an at least partial oxidn. (4) of the org. components. At least one compd. resulting from this oxidn. (4) is recovered (5)​. At least one alkali metal hydroxide comprises water of crystn., acting as oxidizing agent for the org. components in the reaction medium, so as to participate in a prodn. of dihydrogen, the latter being recovered (52) for the upgrading thereof.

L'invention concerne un procédé de valorisation de déchets comprenant des composants organiques en bain de sel(s) fondu(s) comprenant les étapes suivantes: fournir 1, dans un réacteur, au moins un sel ou un mélange de sels comprenant au moins un hydroxyde de métal alcalin; fournir 2 les déchets dans le réacteur; chauffer 3 le réacteur à une température supérieure à la température de fusion du sel. Ainsi, le sel fourni fond pour former un milieu réactionnel li­quide et induire une oxydation 4 au moins partielle des composants organiques. Au moins un composé issu de cette oxydation 4 est récupéré 5. Au moins un hydroxyde de métal alcalin comprend de l'eau de cristallisation, jouant le rôle d'agent d'oxydation des composants organiques dans le milieu réactionnel, de sorte a participer à une production de dihydrogène, ce dernier étant récupéré 52 pour sa valorisation.
