Optoelectronic devices are experiencing significant development in the semiconductor industry. Many applications concerning telecommunications, energy or health are expected. Integrating and improving the performance of these technologies involves reducing the dimensions of the structures developed in these devices. The use of transmission electron microscopy thus finds its place in responding to these issues, particularly thanks to its capacity to measure the properties of materials at the nanometric or even atomic scale. Among these properties, the quantitative measurement of the chemical composition of the materials plays a major role. Indeed, slight changes in the chemical nature can lead to significant modifications in the properties and quality of photon emission. In this manuscript, we first address the advantages and limitations of the two spectroscopy techniques used today for the chemical characterization of materials, namely electron energy loss spectroscopy (EELS) and energy dispersive x-ray spectroscopy (EDX). We thus propose a detailed study of the precision of the quantitative data acquired on reference materials. This information is used to study the incorporation of silicon and tin in SiGeSn alloys, used in infrared emission devices. In a second step, the quantification of chemical elements is pushed to the atomic scale in AlGaN/GaN quantum well structures, for emission in the ultraviolet. The quantification of the chemical elements by EDX of these structures requires the consideration of many artefacts related to the mechanisms of the electron beam propagation in the sample. We show that the contribution of simulation is essential, in particular to understand the interfaces state of epitaxial layers. These analyzes are thus used to interpret the emission properties of devices developed from these materials.; Les dispositifs optoélectroniques connaissent un important développement dans l’industrie des semi-conducteurs. De nombreuses applications concernant les télécommunications, l’énergie ou la santé sont attendues. L’intégration et l’amélioration des performances de ces technologies passent par la réduction des dimensions des structures développées dans ces dispositifs. L’utilisation de la microscopie électronique à transmission trouve ainsi toute sa place pour répondre à ces problématiques, grâce notamment à sa capacité de mesure des propriétés des matériaux à l’échelle nanométrique voire atomique. Parmi ces propriétés, la mesure quantitative de la composition chimique des matériaux utilisés joue un rôle prépondérant. En effet, de légers changements de la nature chimique peuvent entraîner d’importantes modifications des propriétés et de qualité d’émission de photons. Dans ce manuscrit, nous abordons dans un premier temps les avantages et les limites des deux techniques de spectroscopie utilisées aujourd’hui pour la caractérisation chimique des matériaux, à savoir la spectroscopie de perte d’énergie des électrons (EELS) et la spectroscopie de rayons X à dispersion d’énergie (EDX). Nous proposons ainsi une étude détaillée de la précision des données quantitatives acquises sur des matériaux de référence. Ces informations sont exploitées pour l’étude de l’incorporation de silicium et d’étain dans des alliages SiGeSn, utilisés dans des dispositifs d’émission dans l’infrarouge. Dans un deuxième temps, la quantification des éléments chimiques est poussée à l’échelle atomique dans des structures de puits quantiques AlGaN/GaN, pour l’émission dans l’ultraviolet. La quantification des éléments chimiques de ces structures par EDX impose de prendre en considération de nombreux artefacts liés aux mécanismes de propagation du faisceau d’électrons dans l’échantillon. Nous montrons que l’apport de la simulation est indispensable, en particulier pour comprendre l’état d’interfaces des couches épitaxiées. Ces analyses sont exploitées pour interpréter les propriétés d’émission des dispositifs développés à partir de ces matériaux.

International audience; Electron-beam pumped AlGaN lasers are interesting candidates to overcome the technical issues in the development of deep UV laser diodes [1]. However, an improvement of the device design and deeper understanding of the physical processes involved are necessary for the implementation of devices that operate at room temperature. In this presentation, we analyze the optical properties of AlGaN-based separate confinement heterostructures (SCHs) designed for electron beam pumped lasing at 355 nm. We study their photoluminescence under various injection levels and compare the internal quantum efficiency of the spontaneous emission and the lasing threshold power density to determine the limiting factors. At room temperature, carrier localization in the quantum wells leads to an enhancement of the radiative efficiency. However, our results show that the lasing threshold is more sensitive to the injection efficiency than to the radiative efficiency. Therefore, designs including graded alloys (graded index separate confinement heterostructures, GRINSCH [3]) can result in a reduction of the lasing threshold, in spite of their lower internal quantum efficiency.[1] S.
