Search

Achieving high conversion efficiencies in second-order nonlinear optical processes is a key challenge in integrated photonics for both classical and quantum applications. This paper presents the first demonstration of Transverse Orientation-Patterned gallium phosphide (TOP-GaP) waveguides showing high-efficiency second harmonic generation. In such devices, first order modal phase matching is unlocked and optimized through the inversion of the nonlinear susceptibility along the vertical direction. We discuss here the theory behind modal phase matching in TOP structures, describe the fabrication process, and present linear and nonlinear characterizations of the TOP-GaP waveguides.

We report on the polarization dynamics of regenerative light pulses in a micropillar laser with integrated saturable absorber coupled to an external feedback mirror. The delayed self-coupled microlaser is operated in the excitable regime, where it regenerates incident pulses with a supra-threshold intensity -- resulting in a pulse train with inter-pulse period approximately given by the feedback delay time, in analogy with a self-coupled biological neuron. We report the experimental observation of vectorial breathers in polarization angle, manifesting themselves as a modulation of the linear polarized intensity components without significant modulation of the total intensity. Numerical analysis of a suitable model reveals that the observed polarization mode competition is a consequence of symmetry-breaking bifurcations induced by polarization anisotropy. Our model reproduces well the observed experimental results and predicts different regimes as a function of the polarization anisotropy parameters and the pump parameter. We believe that these findings are relevant for the fabrication of flexible sources of polarized pulses with controlled properties, as well as for neuroinspired on-chip computing applications, where the polarization may be used to encode or process information in novel ways., Comment: 5 pages, 4 figures

Tailoring the losses of optical systems within the frame of non-Hermitian physics has appeared very fruitful in the last few years. In particular, the description of exceptional points (EPs) with coupled resonators have become widespread. The on-chip realization of these functionalities is highly significant for integrated nanophotonics, but requires fine control techniques of the nanodevice properties. Here, we demonstrate pump-controlled directional emission of two coupled nanolasers that distantly interact via an integrated waveguide. This coupling scheme unusually enables both frequency- and loss-couplings between two cavities, which can be advantageously exploited to reach EPs by either detuning the cavities or controlling the gain of nanolasers. The system can be readily reconfigured from bidirectional to unidirectional emission by adjusting the pump power.

The development of nanoscale nonlinear elements in photonic integrated circuits is hindered by the physical limits to the nonlinear optical response of dielectrics, which requires that the interacting waves propagate in transparent volumes for distances much longer than their wavelength. Here we present experimental evidence that optical nonlinearities in doped semiconductors are due to free-electron and their efficiency could exceed by several orders of magnitude that of conventional dielectric nonlinearities. Our experimental findings are supported by comprehensive computational results based on the hydrodynamic modeling, which naturally includes nonlocal effects, of the free-electron dynamics in heavily doped semiconductors. By studying third-harmonic generation from plasmonic nanoantenna arrays made out of heavily n-doped InGaAs with increasing levels of free-carrier density, we discriminate between hydrodynamic and dielectric nonlinearities. As a result, the value of maximum nonlinear efficiency as well as its spectral location can now be controlled by tuning the doping level. Having employed the common material platform InGaAs/InP that supports integrated waveguides, our findings pave the way for future exploitation of plasmonic nonlinearities in all-semiconductor photonic integrated circuits.

Recent studies on non-Hermitian optical systems having exceptional points (EPs) have revealed a host of unique characteristics associated with these singularities, including unidirectional invisibility, chiral mode switching and laser self-termination, to mention just a few examples. The vast majority of these works focused either on passive systems or active structures where the EPs were accessed below the lasing threshold, i.e. when the system description is inherently linear. In this work, we experimentally demonstrate that EP singularities in coupled semiconductor nanolasers can be accessed and tracked above the lasing threshold, where they become branch points of a nonlinear dynamical system. Contrary to the common belief that unavoidable cavity detuning will impede the formation of an EP, here we demonstrate that this same detuning is necessary for compensating the carrier-induced frequency shift, hence restoring the nonlinear EP in the lasing regime. Furthermore, unlike linear non-Hermitian systems, we find that the spectral location of EPs above laser threshold varies as a function of total pump power and can therefore be continuously tracked. Our work is a first step towards the realization of lasing EPs in more complex laser geometries, and enabling the enhancement of photonic local density of states through non-Hermitian symmetries combined with nonlinear interactions in coupled laser arrays.

Excitability, encountered in numerous fields from biology to neurosciences and optics, is a general phenomenon characterized by an all-or-none response of a system to an external perturbation. When subject to delayed feedback, excitable systems can sustain multistable pulsing regimes, which are either regular or irregular time sequences of pulses reappearing every delay time. Here, we investigate an excitable microlaser subject to delayed optical feedback and study the emergence of complex pulsing dynamics, including periodic, quasiperiodic and irregular pulsing regimes. This work is motivated by experimental observations showing these different types of pulsing dynamics. A suitable mathematical model, written as a system of delay differential equations, is investigated through an in-depth bifurcation analysis. We demonstrate that resonance tongues play a key role in the emergence of complex dynamics, including non-equidistant periodic pulsing solutions and chaotic pulsing. The structure of resonance tongues is shown to depend very sensitively on the pump parameter. Successive saddle transitions of bounding saddle-node bifurcations constitute a merging process that results in unexpectedly large locking regions, which subsequently disconnect from the relevant torus bifurcation curve; the existence of such unconnected regions of periodic pulsing is in excellent agreement with experimental observations. As we show, the transition to unconnected resonance regions is due to a general mechanism: the interaction of resonance tongues locally at an extremum of the rotation number on a torus bifurcation curve. We present and illustrate the two generic cases of disconnecting and of disappearing resonance tongues. Moreover, we show how a maximum and a minimum of the rotation number appears naturally when two torus bifurcation curves undergo a saddle transition (where they connect differently)., Comment: 11 figures

A new process to produce Orientation-Patterned Gallium Phosphide (OP-GaP) on GaAs with almost perfectly parallel domain boundaries is presented. Taking advantage of the chemical selectivity between phosphides and arsenides, OP-GaP is processed into suspended shallow-ridge waveguides. Efficient Second-Harmonic Generation from Telecom wavelengths is achieved in both Type-I and Type-II polarisation configurations. The highest observed conversion efficiency is \SI{200}{\percent\per\watt\per\centi\meter\squared}, with a bandwidth of \SI{2.67}{\nano\meter} in a \SI{1}{\milli\meter}-long waveguide. The variation of the conversion efficiency with wavelength closely follows a squared cardinal sine function, in excellent agreement with theory, confirming the good uniformity of the poling period over the entire length of the waveguide., Comment: 21 pages, 6 figures

The realization of high-frequency unipolar quantum optoelectronic devices enables the demonstration of high bitrate free space data transmission in the second atmospheric window. Data-bits are written onto the laser emission using a large bandwidth amplitude modulator that operates by shifting the absorption of an optical transition in and out of the laser frequency.

Mechanical resonators can act as excellent intermediaries to interface single photons in the microwave and optical domains due to their high quality factors. Nevertheless, the optical pump required to overcome the large energy difference between the frequencies can add significant noise to the transduced signal. Here we exploit the remarkable properties of thin-film gallium phosphide to demonstrate bi-directional on-chip conversion between microwave and optical frequencies, realized by piezoelectric actuation of a Gigahertz-frequency optomechanical resonator. The large optomechanical coupling and the suppression of two-photon absorption in the material allows us to operate the device at optomechanical cooperativities greatly exceeding one. Alternatively, when using a pulsed upconversion pump, we demonstrate that we induce less than one thermal noise phonon. We include a high-impedance on-chip matching resonator to mediate the mechanical load with the 50-Ohm source. Our results establish gallium phosphide as a versatile platform for ultra-low-noise conversion of photons between microwave and optical frequencies.

The mechanical stability of commercial GaP/Si templates during thermal an-nealing and subsequent MOCVD growth of GaP and AlGaP is investigated.Although the GaP layer of the template originally presents an excellent surfacemorphology, annealing at high enough temperatures to remove the native oxideprior to growth leads to plastic relaxation, accompanied by a variety of defects,including a dense grid of micro-twins. Optoelectronic oscillators have dominated the scene of microwave oscillators in the last few years thanks to their great performances regarding frequency stability and phase noise. However, miniaturization of such a device is an up to date challenge. Recently, devices based on phonon-photon interaction gather a lot of interest thanks to their extreme compactness and working frequency directly in the GHz. In this frame, a still missing element to obtain long-term frequency stability performances is an on-chip delay within the feedback loop. Here, we experimentally show filtering and slow propagation of 2 GHz acoustic waves on a Gallium Arsenide membrane heterogeneously integrated on silicon wafer. By engineering the dispersion of an acoustical waveguide, we evidence a group velocity below 1000 m/s for the mode able to propagate. Thus, an integrated delay implementation is at reach for potential improvement of opto-acoustic devices such as optomechanical oscillators or wireless applications.

Recent years have seen extraordinary progress in creating quantum states of mechanical oscillators, leading to great interest in potential applications for such systems in both fundamental as well as applied quantum science. One example is the use of these devices as transducers between otherwise disparate quantum systems. In this regard, a promising approach is to build integrated piezoelectric optomechanical devices, that are then coupled to microwave circuits. Optical absorption, low quality factors and other challenges have up to now prevented operation in the quantum regime, however. Here, we design and characterize such a piezoelectric optomechanical device fabricated from gallium phosphide in which a 2.9~GHz mechanical mode is coupled to a high quality factor optical resonator in the telecom band. The large electronic bandgap and the resulting low optical absorption of this new material, on par with devices fabricated from silicon, allows us to demonstrate quantum behavior of the structure. This not only opens the way for realizing noise-free quantum transduction between microwaves and optics, but in principle also from various color centers with optical transitions in the near visible to the telecom band., Comment: 8 pages, 5 figures

An excitable semiconductor micropillar laser with delayed optical feedback is able to regenerate pulses by the excitable response of the laser. It has been shown that almost any pulse sequence can, in principle, be excited and regenerated by this system over short periods of time. We show experimentally and numerically that this is not true anymore in the long term: rather, the system settles down to a stable periodic orbit with equalized timing between pulses. Several such attracting periodic regimes with different numbers of equalized pulse timing may coexist and we study how they can be accessed with single external optical pulses of sufficient strength that need to be timed appropriately. Since the observed timing equalization and switching characteristics are generated by excitability in combination with delayed feedback, our results will be of relevance beyond the particular case of photonics, especially in neuroscience., Comment: 5 pages, 4 figures, 41 references

We report on the design and the fabrication of 1D photonic crystal (PhC) nanobeam cavities with optical resonances around 800 nm, compatible with Rubidium, Cesium or Argon atomic transitions. The cavities are made of Indium Gallium Phosphide (InGaP) material, a III-V semi-conductor compound which has a large index of refraction ($n \simeq 3.3$) favoring strong optical confinement and small mode volumes. Nanobeam cavities with inline and side coupling have been designed and fabricated, and quality factors up to $2\times 10^4$ have been measured.

Strongly coupled dissipative optical cavities with nonlinear interactions give new opportunities to explore symmetry breaking phenomena and phase transitions, Josephson dynamics and quantum criticality. Among the different experimental realizations, photonic crystal coupled nanocavities operating in the laser regime are outstanding systems since nonlinearity, gain/dissipation and intercavity coupling can be judiciously tailored. Yet, although most common scenarios emerge from quasi-dynamical equilibrium where the gain nearly compensates for losses, little is known about far out-of-equilibrium dynamics resulting, for instance, from short pulsed pumping inducing a classical "quench". Here we show that bimodal nanolasers generically display transient dynamics after quench which, when projected onto the nonlasing mode, exhibit superthermal light. Such a mechanism is akin to the fast cooling of a suspension of Brownian particles under gravity, with the intracavity intensity playing the role of the inverse temperature. We implement a simple experimental technique to access the probability density functions, that enabled quantifying the distance from thermal equilibrium --and hence the degree of residual order-- via the Gibbs entropy. This allowed us to further detect mixing of thermal states with coherent broken parity phases, thus paving the road for investigating far nonequilibrium thermodynamics with multimode optical oscillators., Comment: 7 pages, 4 figures

Single photon superradiance is a strong enhancement of spontaneous emission appearing when a single excitation is shared between a large number of two-level systems. This enhanced rate can be accompanied by a shift of the emission frequency, the cooperative Lamb shift, issued from the exchange of virtual photons between the emitters. In this work we present a semiconductor optoelectronic device allowing the observation of these two phenomena at room temperature. We demonstrate experimentally and theoretically that plasma oscillations in spatially separated quantum wells interact through real and virtual photon exchange. This gives rise to a superradiant mode displaying a large cooperative Lamb shift.

Extreme events such as rogue wave in optics and fluids are often associated with the merging dynamics of coherent structures. We present experimental and numerical results on the physics of extreme events appearance in a spatially extended semiconductor microcavity laser with intracavity saturable absorber. This system can display deterministic irregular dynamics only thanks to spatial coupling through diffraction of light. We have identified parameter regions where extreme events are encountered and established the origin of this dynamics in the emergence of deterministic spatiotemporal chaos, through the correspondence between the proportion of extreme events and the dimension of the strange attractor.

We study the incandescence of a semiconductor system characterized by a radiatively broadened material excitation. We show that the shape of the emission spectrum and the peak emissivity value are determined by the ratio between radiative and non-radiative relaxation rates of the material mode. Our system is a heavily doped quantum well, exhibiting a collective bright electronic excitation in the mid-infrared. The spontaneous emission rate of this collective mode strongly depends on the emission direction and, uncommonly for a solid-state system, can dominate non-radiative scattering processes. Consequently the incandescence spectrum undergoes strong modifications when the detection angle is varied. Incandescence is modelled solving quantum Langevin equations, including a microscopic description of the collective excitations, decaying into electronic and photonic baths. We demonstrate that the emissivity reaches unity value for a well-defined direction and presents an angular radiative pattern which is very different from that of an oscillating dipole.

Multi-cavity photonic systems, known as photonic molecules (PMs), are ideal multi-well potential building blocks for advanced quantum and nonlinear optics. A key phenomenon arising in double well potentials is the spontaneous breaking of the inversion symmetry, i.e. a transition from a delocalized to two localized states in the wells, which are mirror images of each other. Although few theoretical studies have addressed mirror-symmetry breaking in micro and nanophotonic systems, no experimental evidence has been reported to date. Thanks to the potential barrier engineering implemented here, we demonstrate spontaneous mirror-symmetry breaking through a pitchfork bifurcation in a PM composed of two coupled photonic crystal nanolasers. Coexistence of localized states is shown by switching them with short pulses. This offers exciting prospects for the realization of ultra-compact, integrated, scalable optical flip-flops based on spontaneous symmetry breaking. Furthermore, we predict such transitions with few intracavity photons for future devices with strong quantum correlations.

In this work we investigate a low dimensional semiconductor system, in which the light-matter interaction is enhanced by the cooperative behavior of a large number of dipolar oscillators, at different frequencies, mutually phase locked by Coulomb interaction. We experimentally and theoretically demonstrate that, owing to this phenomenon, the optical response of a semiconductor quantum well with several occupied subbands is a single sharp resonance, associated to the excitation of a bright multisubband plasmon. This effect illustrates how the whole oscillator strength of a two-dimensional system can be concentrated into a single resonance independently from the shape of the confining potential. When this cooperative excitation is tuned in resonance with a cavity mode, their coupling strength can be increased monotonically with the electronic density, allowing the achievement of the ultra-strong coupling regime up to room temperature.

The optical properties of single InAsP/InP quantum dots are investigated by spectrally-resolved and time-resolved photoluminescence measurements as a function of excitation power. In the short-wavelength region (below 1.45 $\mu$m), the spectra display sharp distinct peaks resulting from the discrete electron-hole states in the dots, while in the long-wavelength range (above 1.45 $\mu$m), these sharp peaks lie on a broad spectral background. In both regions, cascade emission observed by time-resolved photoluminescence confirms that the quantum dots possess discrete exciton and multi-exciton states. Single photon emission is reported for the dots emitting at 1.3 $\mu$m through anti-bunching measurements.

We report on the higher-order photon correlations of a high-$\beta$ nanolaser under pulsed excitation at room temperature. Using a multiplexed four-element superconducting single photon detector we measured g$^{(n)}(\vec{0})$ with $n$=2,3,4. All orders of correlation display partially chaotic statistics, even at four times the threshold excitation power. We show that this departure from coherence and Poisson statistics is due to the quantum fluctuations associated with the small number of dipoles and photons involved in the lasing process.

We report on lasing at room temperature and at telecommunications wavelength from photonic crystal nanocavities based on InAsP/InP quantum dots. Such laser cavities with a small modal volume and high quality factor display a high spontaneous emission coupling factor beta. Lasing is confirmed by measuring the second order autocorrelation function. A smooth transition from chaotic to coherent emission is observed, and coherent emission is obtained at 8 times the threshold power.

The dynamic response of InAsP quantum dots grown on InP(001) substrates by low-pressure Metalorganic Vapor Phase Epitaxy emitting around 1.55 $\mu$m, is investigated by means of time-resolved microphotoluminescence as a function of temperature. Exciton lifetime steadily increases from 1 ns at low temperature to reach 4 ns at 300K while the integrated photoluminescence intensity decreases only by a factor of 2/3. These characteristics give evidence that such InAsP/InP quantum dots provide a strong carrier confinement even at room temperature and that their dynamic response is not affected by thermally activated non-radiative recombination up to room temperature.
