Reconfigurable field effect transistors (RFET) have the ability to toggle polarity between n- and p- conductance at runtime [1], [2]. The here presented multiple independent gate (MIG) RFET expands the device functionality by offering additional logical inputs, valuable for e.g. efficient XOR or majority gate implementations [3], [4] or the here originally presented multiplexer circuit. Optical connectivity has the potential to outperform copper-based TSVs in terms of bandwidth at the cost of more complexity due to the required electro-optical and opto-electrical conversion. The continuously increasing demand for higher bandwidth pushes the breakeven point for a profitable operation to shorter distances. To integrate an optical communication network in a 3D-chip-stack optical through-silicon vertical VIAs (TSV) are required. While the necessary effort for the electrical/optical and vice versa conversion makes it hard to envision an on-chip optical interconnect, a chip-to-chip optical link appears practicable. In general, the interposer offers the potential advantage to realize electro-optical transceivers on affordable expense by specific, but not necessarily CMOS technology. We investigated the realization and characterization of optical interconnects as a polymer based waveguide in high aspect ratio (HAR) TSVs proved on waferlevel. To guide the optical field inside a TSV as optical-waveguide or fiber, its core has to have a higher refractive index than the surrounding material. Comparing different material / technology options it turned out that thermal grown silicon dioxide (SiO2) is a perfect candidate for the cladding (nSiO2 = 1.4525 at 850 nm). In combination with SiO2 as the adjacent polymer layer, the negative resist SU-8 is very well suited as waveguide material (nSU-8 = 1.56) for the core. Here, we present the fabrication of an optical polymer based multimode waveguide in TSVs proved on waferlevel using SU-8 as core and SiO2 as cladding. The process resulted in a defect-free filling of waveguide TSVs with SU-8 core and SiO2 cladding up to aspect ratio (AR) 20:1 and losses less than 3 dB.

The well-controlled formation of large silicon grains on predetermined positions is a key issue in order to produce single-grain thin film transistors on insulating substrates and thus to enable monolithic 3D integration. One way to achieve this is to artificially control the solidification of molten silicon during the flash crystallization of amorphous silicon. In this work, we present such an approach in which we used patterned metal layers below the amorphous silicon. The metal spots act as embedded micro mirrors and consequently introduce a lateral temperature gradient into the silicon film during flash crystallization. As a result, the grain growth from molten silicon is seeded from the predefined regions with the lowest temperature and thus the formation of large crystal silicon islands proceeds in a controlled manner. In the scope of this study, we evaluated a variety of different mirror patterns with respect to their suitability for this approach and observed that patterns of both circular and line-shaped mirrors are the most promising variants. The resulting silicon islands have pillow-like shapes and are located exclusively in regions between neighboring mirrors. They exhibit dimensions of a few tens of micrometers and consist of grains with sizes up to 28 µm. The formation of single-grain silicon pillow-like structures was observed for particular mirror patterns having circular mirrors. On the other hand, the application of mirror patterns with line-shaped mirrors resulted in the formation of elongated silicon grains which we explained in terms of lateral solidification starting from one edge. Furthermore, this approach exhibits grain filter characteristics leading to the controlled growth of large single grains at predetermined positions.

Mit zunehmender Miniaturisierung mikroelektronischer Bauelemente steigen die Anforderungen an reproduzierbare qualitätskonforme Schichten. Um die zur Herstellung notwendigen ALD/PVD/CVD-Schichtabscheideanlagen in einen zuverlässigen Zustand zu versetzen, ist eine regelmäßige Kammerreinigung notwendig. Während des Abscheideprozesses werden nicht nur das Substrat, sondern auch die umliegenden Kammerteile beschichtet. Diese Schichten wachsen mit jedem Beschichtungszyklus weiter an. Der Stress zwischen Schicht und Kammerwand steigt beständig, und es besteht das Risiko das Teile abplatzen und auf die Waferoberfläche fallen und damit die Struktur unbrauchbar machen. Um das zu verhindern, muss die Kammerwand in einen regelmäßigen Zustand versetzt werden, in dem sichergestellt ist, daß keine Schichtreste abplatzen können. In der vorliegenden Arbeit wird ein neues Verfahren zur Trockenreinigung von ALD-Titannitrid Kammern vorgestellt. Dazu wurden TiN-Stücke (hergestellt im ALD, CVD, PVD-Verfahren) auf einem temperaturgeregelten Probenhalter platziert. Eine Argon/NF3 Gasmischung wurde in einer externen Plasmaquelle (RPS) zerlegt und in die Reaktionskammer geschleust. Die Ätzung wurde mit in-situ Reflexionsmessung beobachtet. Experimente mit Chlorzugabe wurden unternommen und ein starker Einfluss auf den Ätzmechanismus beobachtet. Die Ätzraten des TiN sind exponentiell abhängig von der Temperatur und proportional abhängig von der Verfügbarkeit atomaren Fluors. Dieses wird bei der Zerlegung von NF3 frei gesetzt und steht der Reaktion zur Verfügung. Die NF3-Zerlegung in Fluor und Stickstoff wurde mit Hilfe der Massenspektrometrie (QMS) untersucht, Zerlegungsgrade größer 96% wurden erreicht. Mit Hilfe dieser Messung kann der Einfluss der Kammerreinigung auf den Treibhausgasausstoß (GWP) bestimmt werden. Mit dem Ar/NF3-Verfahren können die GWP-Emissionen um 90% im Vergleich zur RIE-Ätzung mit SF6 reduziert werden. Mit Argon/Chlor-Plasmen konnte kein Titannitrid geätzt werden, da d, Demands on state of the art deposition technologies for semiconductor production focus on uniformity, repeatability and low defectivity. The chamber condition is a key parameter to achieve these high demands in chemical vapour deposition (CVD) processes and are even more critical to the atomic layer deposition processes (ALD). During the deposition process not only the wafer surface but other chamber parts as well are covered with a thin film. This film accumulates during the deposition cycles and is prone to fall off the walls and pollute the wafer surface. The chamber parts that are exposed to the deposition must be set back to a steady state so that no deposits fall off the walls. The chamber condition also changes uncontrolled with varying film condition on the wall. A new approach for cleaning of ALD-titanium nitride (TiN) deposition chambers was investigated. To determine etch rates TiN-samples (created by ALD, CVD and PVD) were placed on a temperature controlled sample holder. An argon/NF3 mixture was excited in an upstream remote plasma source (RPS) and then routed through the reaction chamber. No further plasma activation inside the reaction chamber was done. The etching was monitored by in-situ reflectometry and etch rates were calculated. The effect of chlorine addition was also studied and strong influence on etch rates was found. The etch rate of TiN is dependent exponentially on temperature and very low etch rates were achieved below 70◦C at a chamber pressure ranging from 20-300 Pa. It was found that this correlates very well with the vapour pressure of the reaction product TiF4. At temperatures of 300◦C etch rates up to 800 nm/min were achieved. The optimum pressure for etching was found at 100 Pa while the pressure effect was small. Im Mittelpunkt der vorliegenden Arbeit stehen Bauelemente, die auf der Basis von sog. akustischen Oberflächenwellen, in der Fachsprache üblicherweise mit dem Begriff SAW (surface acoustic wave) bezeichnet, arbeiten. In den vergangenen ca. 40 Jahren haben SAW-Bauelemente einen außerordentlich starken Aufschwung erlebt. Den Beginn markierte ein neuartiger Zwischenfrequenz-Filter für Fernsehgeräte am Ende der 1960er Jahre. Heute finden sich unterschiedliche Arten dieser Bauelemente in nahezu jedem Bereich unseres täglichen Lebens wieder. Als Beispiele können hier allgemein die draht-, funk- und fasergestützte Daten- und Signalübertragung und im Speziellen Mobil- und Schnurlostelefone oder Fernbedienungen genannt werden. Inzwischen sind auch neue Anwendungen in der Sensorik sowie der Identifikationstechnik hinzugekommen. Es gibt für SAW-Bauelemente eine Entwicklung hin zu höheren Arbeitsfrequenzen, steigenden Leistungen, erhöhter Zuverlässigkeit, weiterer Miniaturisierung und zunehmender Modulintegration, wobei alle Anforderungen bei gleichzeitig sinkenden Herstellungskosten realisiert werden müssen. Dabei zeichnet sich ab, dass mit den herkömmlichen Herstellungstechnologien nicht alle Bedürnisse erfüllt werden können. So ist z.B. die Lift-off-Technik, mit der ein Großteil der Bauelemente hergestellt wird, nicht auf beliebig kleine Strukturen anwendbar. Eine Alternative bildet die sog. Damaszentechnologie, die auch zur Herstellung modernster Mikroprozessoren eingesetzt wird. Dabei werden die Metallelektroden anstatt auf dem Substrat aufzuliegen, in das Substrat eingelassen, woraus sich für zukünftige SAWBauelemente Vorteile ergeben können, wie z.B. eine erhöhte Leistungsbeständigkeit, kostengünstige Abscheideverfahren, eine Reduktion der Strukturgrößen und eine planare Oberfläche. Das Ziel der vorliegenden Arbeit liegt darin, die Damaszentechnologie erstmalig auf SAW-Strukturen anzuwenden und mit den Vorteilen der Cu-Technologie zu kombinieren. Als inhaltliche Schwerpun

Magnetron sputtered polycrystalline Ta and Ta(Si) barriers for copper metallization schemes were modified by nitrogen or oxygen high dose ion implantation to improve their thermo-mechanical stability. The ion bombardment changes the initially polycrystalline microstructure to amorphous-like. In contrast to pure Ta, Ta(Si) layers are already X-ray amorphous after deposition. Here the implantation enhances the recrystallization temperature by about 100 K. In order to demonstrate the improvement in the barrier properties of the implanted Ta films the intermixing of Ta and Cu at the interface of corresponding layer structures was measured by AES depth profiling as a function of the annealing temperature. The thermal stability of Ta and Ta(Si) barriers increases from 6000C/ 1h for the non-implanted layers up to 750° C/1h after implantation of nitrogen or oxygen.
