Abstract

The influence of He+ ion irradiation on the transport and magnetic properties of epitaxial layers of a diluted magnetic semiconductor (DMS) (In,Fe)Sb, a two-phase (In,Fe)Sb composite and a nominally undoped InSb semiconductor has been investigated. In all layers, a conductivity type conversion from the initial n-type to the ptype has been found. The ion fluence at which the conversion occurs depends on the Fe concentration in the InSb matrix. Magnetotransport properties of the two-phase (In,Fe)Sb layer are strongly affected by ferromagnetic Fe inclusions. An influence of the number of electrically active radiation defects on the magnetic properties of the single-phase In0.75Fe0.25Sb DMS has been found. At the same time, the results show that the magnetic properties of the In0.75Fe0.25Sb DMS are quite resistant to significant changes of the charge carrier concentration and the Fermi level position. The results confirm a weak interrelation between the ferromagnetism and the charge carrier concentration in (In,Fe)Sb.

Abstract

Construction and training principles have been proposed and tested for an artificial neural network based on metal-oxide thin-film nanostructures possessing bipolar resistive switching (memristive) effect. Experimental electronic circuit of neural network is implemented as a double-layer perceptron with a weight matrix composed of 32 memristive devices. The network training algorithm takes into account technological variations of the parameters of memristive nanostructures. Despite the limited size of weight matrix the developed neural network model is well scalable and capable of solving nonlinear classification problems.

Abstract

The (In,Fe)Sb layers with the Fe content up to 13 at. % have been grown on (001) GaAs substrates using the pulsed laser deposition. The TEM investigations show that the (In,Fe)Sb layers are epitaxial and free of the inclusions of a second phase. The observation of the hysteretic magnetoresistance curves at temperatures up to 300 K reveals that the Curie point is above room temperature. The resonant character of magnetic circular dichroism confirms the intrinsic ferromagnetism in the (In,Fe)Sb layers. We suggest that the ferromagnetism of the (In,Fe)Sb matrix is not carrier-mediated and apparently is determined by the mechanism of superexchange interaction between Fe atoms (This work was presented at the XXI Symposium Nanophysics and Nanoelectronics, Nizhny Novgorod, March, 13-16, 2017 (book of proceedings v.1, p. 195), http://nanosymp.ru/UserFiles/Symp/2017_v1.pdf).

Abstract

The resistive switching effect in individual ferromagnetic filaments in memristive stacks based on ZrO2(Y)/Ni functional layers was studied experimentally. A conductive probe of an atomic force microscope played a role of a movable top electrode of a virtual memristive stack. The features of bipolar-type resistive switching found were related to the rapture and restoring of the filaments containing Ni atoms in the ZrO2(Y) dielectric films and are probably caused by different degree of metallization of the filaments. The filaments fromed were manifested in the images obtained by magnetic force microscopy as single-domain ferromagnetic particles. [ABSTRACT FROM AUTHOR]

Abstract

The paper aims at investigating the joint distribution of currency rates using HAC, HKC and Vine copulas in several time periods. Models were constructed using Archimedean copulas including Gumbel-Hougaard, Joe BB1 and Frank copulas, and their parameters were estimated by maximum likelihood. The best models were built using hierarchical Archimedean copulas and the worst were obtained with vine copulas. In comparison with the HAC, the main advantage of hierarchical Kendall copulas is the possibility to use a two-parameter copula Joe BB1. The best models were obtained with Frank copula, while Gumbel-Hougaard copula has shown a decent result only in the third period. Additionally, in this paper was made an attempt to get the forecast of exchange rates using Kendall’s and Marshall-Olkin’s algorithms. The most accurate forecast was obtained with Gumbel-Hougaard copula for euro and franc.

Abstract

The electrical parameters of the prototype memristors based on p-Si/p-Ge/n+-Si(001) epitaxial heterostructures with Ag and Ru electrodes have been studied. The memristors with Ru electrodes demonstrated smaller electroforming voltage and greater ratio of currents in the low and high resistance values as compared to the memristors with Ag electrodes. Also, an inversion of the resistance switching polarity was observed in the memristors with Ru electrodes. Thses effects originate from a higher mobility of Ru3+ ions in the threading dislocations in the p-Si/p-Ge layers due to smaller ion radius.
