361. Magneto-optical evidence of the percolation nature of the metal-insulator transition in the two-dimensional electron system

Abstract

We compare the results of the transport and time-resolved magnetoluminescence measurements in disordered two-dimensional (2D) electron systems in GaAs-AlxGa1-xAs heterostructures in the extreme quantum limit, particularly in the vicinity of the metal-insulator transition (MIT). At filling factors nu<1, the optical signal has two components: the single-rate exponentially decaying part attributed to a uniform liquid and a power-law long-living tail specific to a microscopically inhomogeneous state of electrons. We interpret this result as a separation of the 2D electron system into liquid and localized phases, especially because the MIT occurs strikingly close to those filling factors where the liquid occupies 1/2 of the sample area (the percolation threshold condition in two-component media).

Abstract

We show that the recombination kinetics of two-dimensional electrons with acceptor bound holes is a sensitive probe of the local spatial structure of the electronic system. Using the time resolved magnetoluminescence, we extract the regime of the electron Wigner solid and establish its local configuration consistent with the triangular lattice model. Up to the melting point, the amplitude of the thermal vibrations of the electron crystal is derived from the temperature dependence of the recombination kinetics.

The spectrum of quasi-one-dimensional electrons in an oblique magnetic field is analyzed by a magnetoluminescence analysis. A magnetic anisotropy produced by altering the relative orientation of the field and the filaments is identified and employed to estimate the parameters of the holding potential.

Abstract

Magnetooptic oscillations of a new type have been observed in the intensity of the recombination radiation of 2D electrons from the first excited quantum-well subband at a GaAs-AlGaAs single heterojunction. These oscillations are explained in terms of an elastic relaxation of electrons upon a crossing of corresponding Landau levels of different subbands.

Abstract

The cyclotron excitation spectrum of selectively doped AlGaAs/GaAs quantum wells with a high (up to 2 × 107 cm2/(V s)) mobility of electrons has been studied by means of the Raman scattering. The lines of the Raman scattering by the excitations of D − complexes, the objects in which two electrons localized in a quantum well are coupled to a charged impurity in a barrier, have been detected and identified. Spin-singlet D − complexes have been shown to exist in the entire range of the electron filling factor, from v → 0 to v = 2, owing to the specificity of the Coulomb interaction in two-dimensional systems. The excitation energies of the singlet D − complexes have been studied as functions of the electron density, quantum well width, and magnetic field. [ABSTRACT FROM AUTHOR]

Abstract

The kinetics of the indirect recombination of electrons and holes in wide single quantum wells in a strong electric field has been analyzed. It has been shown that the recombination time increases exponentially up to 20 μs due to the spatial separation of oppositely charged particles. Abstract

The recombination spectra of indirect excitons and double electron-hole layers in a wide single quantum well in an electric field are studied. It is found that electrons and holes in the wide well become spatially separated in a sufficiently strong electric field. This leads to a substantial reorganization of the radiative recombination spectrum and to a significant increase in the carrier lifetime. It is shown that the total charge of the electron-hole system can be changed by varying the photoexcitation frequency and the applied electric field, thus passing from the neutral case of indirect excitons to the case of charged double electron-hole layers. The concentration of excess carriers in the well is measured as a function of the electric field strength. The behavior of the excited states of indirect heavy-hole and light-hole excitions is studied for a neutral excitonic system in a strong electric field. It is shown that the electric-field dependences allow the excited states of indirect excitons with a light hole to be distinguished from the excited states with a heavy hole. [ABSTRACT FROM AUTHOR]
