205. Mechanical Reliability Challenges in Cu-Sn Microbump for 3D IC Packaging Technology

Abstract

In this thesis, I systematically investigated and discussed the mechanical reliability challenges of Cu-Sn IMC-based microbump from the as-reflowed condition, after multiple reflows, to solid state aging. I designed three types of experiments of tensile, nanoindentation, and complex mixed mode fracture mechanics testing to quantitatively and qualitatively study how brittle Cu-Sn IMC-based microbump is. For tensile properties of microbump, I prepared more than hundreds of wire-type specimens for tensile testing in order to evaluate microbump brittleness in terms of effective modulus, fracture strength, and elongation to fracture of the joints. In addition, by preparing a series of wire-type joint specimens with decreasing solder joint thickness from 500 um to 5 um, I found ductile to brittle transition occurs with joint thickness downward scaling. Next, from nanoindentation study of polished sub-20 um micro-joint specimens, I used continuous stiffness measurement with controlled cracking technique to measure Young’s modulus, hardness, as well as fracture toughness of micro-joints. Furthermore, I prepared complex mixed mode specimens to evaluate critical strain energy release rate (toughness) to investigate the micro-joints mechanical reliability not only in mode I, mode II loading, but also under mixture mode of loading to mimic the mechanical integrity of microbump under high strain rate impact or dropping. Last but not the least, I further studied microbump brittleness from chemical bonding and first principles perspectives to explain the fundamental reasons that why Cu-Sn microbump is brittle yet electrical conducting. In my best knowledge, this thesis is probably the first systematic study regarding the mechanical reliability challenges, mechanical properties, and fundamental reasons of the brittleness of Cu-Sn IMC-based microbump.

225. Transcriptome-based analysis of early post-mortem formation of pale, soft, and exudative (PSE) pork

Abstract

Pale, soft, and exudative (PSE) meat can cause consumer dissatisfaction and economic losses. This study determined meat quality, glycolytic enzyme activity, and differential gene expression in the longissimus lumborum (LL) and semimembranosus (SM) of normal and PSE pork carcasses. The SM did not result in PSE meat. Hexokinase, lactate dehydrogenase, and pyruvate kinase activities were lower in the SM of PSE carcasses than in the normal carcasses. Functional enrichment analysis revealed that immune, inflammatory, and muscle fibre genes were significantly enriched in PSE pork. More specifically, PPP1R3G and MSS51 may be key genes regulating pork quality in the SM. Meanwhile, the differential expression of PLVAB, ADIPOQ, LEP, MYH4, MYH7, MYL3, MYL6B, FOS, ATF3, and HSPA6 may induce PSE formation in the LL. These results may provide insights into PSE pork formation mechanisms and reveal candidate genes for improving meat quality after validation.

Abstract

Aiming at low accuracy of recognition in complex leakage images of subway tunnels, this paper studied the application of image recognition algorithms in tunnel water-leakage disease, was using two kinds of neural networks: U-Net and PSP-Net. Based on the subway tunnel images, tunnel leakage disease sample data set was constructed, where 5000 subway tunnel disease image data and 4000 labeled images were included. This data set could be used for deep neural convolution network training. U-Net and PSP-Net deep learning frameworks were established, and the neural networks were trained by self-made data set. The accuracy of the prediction results from U-Net and PSP-Net was evaluated, and the performance of the two networks in the application of leakage disease identification was compared. U-Net had stronger coverage for the disease and quick detection, while PSP-net had higher accuracy fit to fine detection. [ABSTRACT FROM AUTHOR]

Abstract

This paper proposes a path planning algorithm based on the whale algorithm, which when used with A* algorithm can effectively control path-finding progress. The algorithm introduces the Bezier curve, the algorithm can better describe the curve path between two points, to replace the logarithmic spiral in the spiral update part of the original whale algorithm. In addition, temporarily changing target point put the path planned by the algorithm far away from the shortest path, and appropriately surrounds the target point. This paper’s research object is the monster path-finding problem in horror games, and realizes the controllable non-shortest path planning under the special path environment. The algorithm planning result has better performance than the path planned by the A* algorithm.
