Abstract

By systematically comparing experimental and theoretical transport properties, we identify the polar optical phonon scattering as the dominant mechanism limiting electron mobility in beta-Ga2O3 to lower than 200 cm2/Vs at 300 K for donor doping densities lower than 1018 cm-3. In spite of similar electron effective mass of beta-Ga2O3 to GaN, the electron mobility is 10x lower because of a massive Frohlich interaction, due to the low phonon energies stemming from the crystal structure and strong bond ionicity. Based on the theoretical and experimental analysis, we provide an empirical expression for electron mobility in beta-Ga2O3 that should help calibrate its potential in high performance device design and applications.

242. Analysis on Peak Age of Status Updates in Task-Oriented Machine- Type Communications

Abstract

The scope of the 6G wireless communication system is envisioned to expand beyond delivering data to humans and towards connecting machines that constantly upload computation-intensive status updates to obtain real-time situational awareness. Under dynamic environments, the amount of useful information contained in status updates degrades over time, which could be measured based on the concept of age of information. In this paper, we develop an analytical framework to investigate the temporal value of status updates, in terms of the peak age of information. Given the temporal dynamics of observed physical process, the procedure of transmission and computing is modeled as tandem queues for both parallel processing and series processing modes at the edge server. The obtained closed-form expressions explicitly characterize the coupling among information generation, transmission, and usage, which can be exploited as performance metrics for task-oriented resource optimization. The accuracy of our analysis is verified with simulation results. Based on the theoretical analysis, we formulate an optimization problem to simultaneously minimize the age of status updates and energy consumption for multiple devices. Numerical results reveal that the computation and transmission time could be traded off to obtain timely status updates at low energy cost.

243. A 9R-Type Hexagonal Perovskite Polytype Structure, Me3HyPbBr3, Exhibits Reversible Phase Transition and Fluorescent Semiconductor Properties

Abstract

Recently, organic–inorganic hybrid perovskites with their unique physicochemical properties have become a vibrant frontier of research. Here, we report a novel organic–inorganic hybrid phase transition material, Me3HyPbBr3(Me3Hy+= 1,1,1-trimethylhydrazine), and explore its thermal, structural, and optical properties. X-ray diffraction shows that Me3HyPbBr3belongs to the R3̅m, R3̅, and R3̅mspace groups in the low-temperature (LTP), intermediate-temperature (ITP), and high-temperature (HTP) phases, respectively. In addition, the compound has a unique structure, a 9R-type hexagonal perovskite polytype structure, and the inorganic framework is alternately connected by tetrahedral and octahedral [PbBr3]−. Differential scanning calorimetry (DSC) tests showed that the compound underwent a reversible phase transition near 262 and 215 K. In addition, Me3HyPbBr3possesses semiconducting and fluorescent properties with a band-gap value of 2.91 eV, a photoluminescence (PL) peak located at 518 nm, and a quantum yield of 17.95%, suggesting its potential for optoelectronic applications.

In this paper, the Lagrange stability (LS) for quaternion memristive neural networks with time delay is taken into consideration. On the strength of Lyapunov function, conclusions are derived such that the resultant system is stable in Lagrange sense. The analysis procedure adopts properties of quaternions instead of conventional decomposition method. 249. Comprehensive stiffness regulation on multi-section snake robot with considering the parasite motion and friction effects

Abstract

Snake robots have been widely used in challenging environments, such as confined spaces. However, most existing snake robots with large length/diameter ratios have low stiffness, and this limits their accuracy and utility. To remedy this, a novel ‘macro-micro’ structure aided by a new comprehensive stiffness regulation strategy is proposed in this paper. This improves the positional accuracy when operating in deep and confined spaces. Subsequently, a comprehensive strategy for regulating the stiffness of the system is then developed, along with a kinetostatic model for error prediction. The internal friction, variation of cable stiffness as a function of tension, and their effects on the structural stiffness of the snake arm under different configurations have been incorporated into the model to increase the modelling accuracy. Finally, the proposed models were validated experimentally on a physical prototype and control system (error: 4.3% and 2.5% for straight and curved configurations, respectively). The improvement in stiffness due to the adjustment of the tension in the driving cables (i.e. average 183.4%) of the snake arm is shown.

Abstract

Detailed investigations on the notch technique are performed on the ideal data generated by the optical model potential parameters extracted from the 16O+208Pb system at the laboratory energy of 129.5 MeV, to study the sensitivities of this technique on the model parameters as well as the experimental data. It is found that, for the perturbation parameters, a sufficient large reduced fraction and an appropriate small perturbation width are necessary to determine the accurate radial sensitivity; while for the potential parameters, almost no dependence was observed. For the experimental measurements, the number of data points has little influence for the heavy target system, and the relative inner information of the nuclear potential can be derived when the measurement extended to a lower cross section.
