Abstract

A gettering procedure using phosphorus doped glass is shown to remove lithium-ion precipitation sites from p-type Floating-Zone (FZ) silicon. A model involving interaction between grown-in vacancies and oxidation-injected silicon interstitials is proposed to explain the gettering procedure. Examples of silicon lithium-drifted detectors fabricated on ungettered and gettered FZ silicons are presented.

Abstract

Local vibrational mode spectroscopy (LVM), Rutherford backscattering, particle-induced x-ray emission and Hall effect techniques are used to measure the effect of implantation of group-3 ion and carbon into GaAs. Coimplant doses of 5 times 10(super 13) and 5 times 10(super 14) per sq. cm increases C-As and sheet hole concentration. Increased doses cause manipulation of nonsubstitutional sites and reduced hole concentration.

Abstract

Radiation damage and crystal stoichiometry maintenance are essential for high activation of C ions when implanted in GaAs. Heavily damaged layer formations enhance C atoms in As sites. The implanted layer's stoichiometric maintenance decreases in compensating native donor concentration and enhances free hole concentration.

Abstract

The influence of rapid quenching on the impurity site location in Zn-diffused InP single crystals was investigated using ion channeling experiments. The results showed that approximately 20% to 30% of the Zn atoms were in the tetrahedral interstitial position in the InP lattice. Although the cooling rate did not have any significant effect on the maximum hole concentration, there was a substantial increase in Zn incorporation observed in the rapidly cooled samples as compared to slowly cooled samples.

Abstract

We present new results from a cryogenic detector instrumented to measure both the phonon and ionization signals. The detector is a 60 g Ge disk operated at 30 mK. We have made significant improvements in the electronics noise, threshold, and energy resolution of the device. The baseline FWHM, corresponding to the total system noise, is 1.55 keV in the phonon channel and 1.59 keV in the ionization channel. At 60 keV the FWHM are 1.9 keV and 1.7 keV in the phonon and ionization channels, respectively. We have demonstrated for the first time a discrimination between electron recoils and nuclear recoils at low energy.

Abstract

The isochronal and isothermal annealing characteristics of acceptor-doped GaAs:Be was analyzed, with varying amounts of Be introduced. Theresults show that the annealing stage at 500 degrees centigrade is characterized by a rapid decrease in the amount of AsGa related defects. The annealing stage at 800 degrees centigrade marks the activation of Be acceptors.Positron annihilation was used to evaluate the presence of gallium vacancies.

Abstract

The CUORE experiment, a ton-scale cryogenic bolometer array, recently began operation at the Laboratori Nazionali del Gran Sasso in Italy. The array represents a significant advancement in this technology, and in this work we apply it for the first time to a high-sensitivity search for a lepton-numberviolating process: 130Te neutrinoless double-beta decay. Examining a total TeO2 exposure of 86.3 kg yr, characterized by an effective energy resolution of d7.7 ± 0.5T keV FWHM and a background in the region of interest of d0.014 ± 0.002T counts=dkeV kg yrT, we find no evidence for neutrinoless double-beta decay. Including systematic uncertainties, we place a lower limit on the decay half-life of T0¿ 1/2 (130Te) > 1.3 × 1025 yr (90% C.L.); the median statistical sensitivity of this search is 7.0 × 1024 yr. Combining this result with those of two earlier experiments, Cuoricino and CUORE-0, we find T0¿ 1/2 (130Te) > 1.5 × 1025 yr (90% C.L.), which is the most stringent limit to date on this decay. Interpreting this result as a limit on the effective Majorana neutrino mass, we find mßß < (110 - 520) meV, where the range reflects the nuclear matrix element estimates employed.

Abstract

The ground state binding energy of hydrogenic donors in GaAs(sub 1-x) N(sub x) alloys in the context of the band anticrossing model is calculated. The ground-state binding energy and Bohr radius of shallow donors in the GaAs(sub 1-x)N(sub x) alloys are considerably affected by the N-induced modification of the conduction band structure.

Abstract

Research was conducted to examine the effect of nitrogen on the band structure of GaInNAs alloys. The incorporation of nitrogen in Ga(sub 1-x)In(sub x)As to form Ga(sub 1-x)In(sub x)N(sub y)As(sub 1-y) was shown to result in the splitting of the conduction band into two nonparabolic subbands. An investigation of the relationship between the subband splitting and the band-gap reduction indicates that the energetic location of the valence band is nearly independent of the N content in Ga(sub 1-x)In(sub x)N(sub y)As(sub 1-y) alloys.

Abstract

Research was conducted to investigate the dependence of the fundamental band gap of AlxGa1-xN epitaxial films on Al content and applied hydrostatic pressure. Variation of the band-gap energy resulted from findings of absorption measurements performed at atmospheric pressure. The pressure coefficients for the direct gamma band gaps of AlxGa1-xN were identified through an examination of the pressure dependence of the absorption edge in models with various AlN mole fractions and the compressibility between sapphire substrate and the epitaxial films.
