Abstract

Active electrocorticogram (ECoG) electrodes can amplify weak electrophysiological signals and improve anti‐interference ability; however, traditional active electrodes are opaque and cannot realize photoelectric collaborative observation. In this study, an active and fully transparent ECoG array based on zinc oxide thin‐film transistors (ZnO TFTs) is developed as a local neural signal amplifier for electrophysiological monitoring. The transparency of the proposed ECoG array is up to 85%, which is superior to that of the previously reported active electrode arrays. Various electrical characterizations have demonstrated its ability to record electrophysiological signals with a higher signal‐to‐noise ratio of 19.9 dB compared to the Au grid (13.2 dB). The high transparency of the ZnO‐TFT electrode array allows the concurrent collection of high‐quality electrophysiological signals (32.2 dB) under direct optical stimulation of the optogenetic mice brain. The ECoG array can also work under 7‐Tesla magnetic resonance imaging to record local brain signals without affecting brain tissue imaging. As the most transparent active ECoG array to date, it provides a powerful multimodal tool for brain observation, including recording brain activity under synchronized optical modulation and 7‐Tesla magnetic resonance imaging. 181. Enhanced Stability Performance of Transparent Ozone ALD ZnO Thin-Film Transistors With SiAlOX Dielectric

Abstract

A new method is proposed to improve the stability performance of zinc oxide (ZnO) thin-film transistors (TFTs) by reducing density of oxygen vacancies and enlarging valance band offset (VBO) between channel/insulator simultaneously. At first, ozone (O3) is used as oxidant during the atomic layer deposition (ALD) of ZnO to reduce its oxygen vacancies from 22.64% to 14.32%, compared with the oxidant of H2O, resulting in less shift of threshold voltage ( $\boldsymbol {\Delta }{V}_{\text {TH}}$ ) under negative bias stress with illumination (NBIS). To further improve the stability of TFTs under NBIS, Al2O3 layer is replaced by SiO2 to obtain larger VBO, but it introduces worse interface quality with larger hysteresis window (~0.57 V). Hence, a compound dielectric layer SiAlO $_{X}$ is proposed and prepared by ALD to improve the interface quality of ZnO/insulator. Combining O3 ALD ZnO and SiAlO $_{X}$ dielectric, the ZnO TFTs exhibit a high saturation mobility of 43.8 cm $^{{2}}\cdot \text{V}^{-1}\cdot \text{s}^{-{1}}$ , a negligible hysteresis window (< 0.01 V), and excellent stability under various stresses, especially under NBIS ( $\boldsymbol {\Delta }{V}_{\text {TH}}= -1.09$ V).

Abstract

NiCr2O4 (NCO) spinel composites with different Mn/Ni atomic ratios (Mn/Ni = 0.05, 0.10, 0.15, and 0.20) were synthesized via solid state reaction method. Phase compositions and microstructure of samples were characterized by X-ray diffraction (XRD) and X-ray photoelectron spectroscopy (XPS). The TG-DSC curves showed that the appropriate baking temperature for Mn-doped NCO spinel preparation was approximately 1 320 °C. X-ray diffraction patterns exhibited the formation of NCO spinel with Fd-3m space group. Valence state of the Mn ions was determined from 2p and 3s X-ray photoelectron spectra. Manganese ions were mostly in divalent and trivalent states, and the ratio of Mn2+/Mn3+ was 0.78-0.98. Fourier transform infrared spectroscopy (FTIR) was used to analyze the spectral emissivity of Mn doped NCO spinel. It was revealed that the infrared emissivity of Mn-doped NCO spinel in 1.8-5 μm could be significantly enhanced with increasing content of Mn2+, reaching as high as 0.9398. Mn-doped NCO spinel showed excellent radiation performance and good prospect in high emissivity applications in the temperature range of 800-1 200 °C.
