151. Photonic crystal laser based on Fano interference allows for ultrafast frequency modulation in the THz range

Abstract

Replacing a conventional mirror in a photonic crystal laser by one based on Fano interference leads to rich laser dynamics, including realization of stable self-pulsing and potential for ultra-fast modulation. In particular, the narrowband Fano mirror guarantees single-mode operation and significantly alters the modulation response compared to Fabry-Perot lasers. In this work the small-signal response is analyzed using a dynamical model based on coupled-mode theory and rate equations, which shows how the 3-dB bandwidth of the frequency modulation response may exceed tens of THz, orders of magnitude larger than for conventional semiconductor lasers.

152. Doping technologies for InP membranes on silicon for nanolasers

Abstract

We present a systematic study of Zn thermal diffusion and Si ion implantation with subsequent rapid thermal annealing as the methods to fabricate lateral p-i-n junctions in InP membranes on silicon for use in electrically pumped in-plane nanolasers. We describe in detail optimized fabrication steps, which include MOVPE growth of InGaAs/InP epilayers, 2" InP to 4" SiO 2 /Si direct bonding, and several cycles of DUV lithography. Values for sheet resistance of p-InGaAs/InP and n-InP membranes are obtained, which correspond to carrier concentration levels higher than 10 18 cm -3 for both Zndiffused p-InP and Si-implanted n-InP.

Abstract

We develop the analytic theory describing the formation and evolution of entangled quantum states for a fermionic quantum emitter coupled simultaneously to a quantized electromagnetic field in a nanocavity and quantized phonon or mechanical vibrational modes. The theory is applicable to a broad range of cavity quantum optomechanics problems and emerging research on plasmonic nanocavities coupled to single molecules and other quantum emitters. The optimal conditions for a tripartite entanglement are realized near the parametric resonances in a coupled system. The model includes dissipation and decoherence effects due to coupling of the fermion, photon, and phonon subsystems to their dissipative reservoirs within the stochastic evolution approach, which is derived from the Heisenberg–Langevin formalism. Our theory provides analytic expressions for the time evolution of the quantum state and observables and the emission spectra. The limit of a classical acoustic pumping and the interplay between parametric and standard one-photon resonances are analyzed. [ABSTRACT FROM AUTHOR]

Abstract

The passively mode-locked type-I quantum well cascade diode lasers operating near 2.7 and 3.2 μm generated trains of the ∼10 ps long pulses with average power up to 10 mW. The devices based on laser heterostructures with reinforced carrier confinement requires increased reverse bias voltages applied to absorber sections to operate in mode-locked regime. The autocorrelation measurements showed that lasers generated strongly chirped pulses with temporal width an order of magnitude above transform limit. The application of the external feedback led to narrowing of the laser emission spectra accompanied by an order of magnitude reduction of the intermodal beat note linewidth. The multiheterodyne beat notes have been observed for devices stabilized by external feedback. [ABSTRACT FROM AUTHOR]
