Abstract

Here, the fabrication of an addressable 8 × 8 photodetector array is reported by combining In2Se3 nanofilm with periodic inverse micropyramid‐Si (PIMP‐Si), which is obtained through colloidal lithography and anisotropic wet etching. Due to the unique configuration and the outstanding light trapping effect, the as‐fabricated heterojunction device presents an excellent self‐powered photoresponse over the broadband wavelength range from 265 to 1300 nm, with a peak sensitivity at ≈810 nm. The responsivity, specific detectivity, and rise/fall time are estimated to be 0.58 A W−1, 1.76 × 1012 Jones, and 5.1/18 µs, respectively, which are competitive in comparison with other devices with similar geometries. Meanwhile, the photodetector array displays a satisfactory pixel‐to‐pixel uniformity, which allows the device to record the full‐color image of "HFUT" with satisfying resolution, revealing the potential application of the PIMP‐Si/In2Se3 heterojunction photodetector array for real‐time red‐green‐blue‐infrared image sensing and video capturing. 80. Surface State Induced Filterless SWIR Narrow-Band Si Photodetector

Abstract

In this letter, planar type self-powered short-wavelength infrared narrowband Si photodetector was realized based on a simple Schottky structure by increasing surface states and enlarging the distance between Schottky electrode and light irradiation region. With the assistance of pyramid microstructure, the distance needed for sub-100 nm narrowband detection effectively decreased from $1000~\mu \text{m}$ to $200~\mu \text{m}$ , which is vital to improving device sensitivity and reducing device size. The obtained photodetector exhibited a response peak at 1119 nm with full-width at half-maximum of 97 nm. At zero bias, a peak detectivity up to ${2}.{25}\times {10} ^{{11}}$ Jones, linear dynamic range of 91 dB and fast response speed (Rise time of $88~\mu \text{s}$ and fall time of $118~\mu \text{s}$ ) were achieved. The higher wavelength selectivity and sensitivity than its counterpart with flat surface should be ascribed to the large number of surface state and pronounced light confinement effect of pyramid microstructure. This work opens up a new avenue for achieving planar-type narrowband photodetector that can provide better integration capabilities for on-chip applications than vertical devices.

81. Spontaneously Oxidized CuxO/β-Ga2O3 p-n Junction for Self-Powered Deep-Ultraviolet Photodetection

Abstract

In this work, we demonstrate the fabrication of CuxO/Ga2O3 heterojunction through the spontaneous oxidation of Cu film into CuxO layer during electron beam evaporation. The heterojunction device presents a ultraviolet (UV)/visible rejection ratio ( ${R}_{{265}}/{R}_{{430}}$ ) at zero bias of 435, enabling the self-powered deep-UV (DUV) photodetection. Upon 265-nm illumination (light intensity: $21.7 \mu \text{W}\cdot $ cm $^{-{2}}$ ), the responsivity ( $R$ ) and specific detectivity ( $\text{D}^{\ast} $ ) reach 0.97 mA $\cdot \text{W}^{-{1}}$ and $6.28\times 10^{{10}}$ Jones, respectively. A fast response speed of 5.34/3.64 ms ( $\tau _{r}/\tau _{f}$ ) has also been observed, which may ascribe to the fully depleted thin CuxO layer and suggest the ability to detect rapidly switched optical signal. This work sheds light on the facile fabrication of $\beta $ -Ga2O3-based self-powered DUV photodetectors.

Abstract

The development of high-performance multispectral photodetector with narrowband and tunable spectral sensitivity is of importance but remains highly challenging to date. Here, we have reported on the fabrication of a Si Au/n-type Si/Au photodetector with tunable narrowband sensitivity not only in ultraviolet but also in near-infrared region, which is related to the controlled charge collection narrowing (CCN) mechanism. What is more, the negative response peak of the device can be readily tuned from 365 to 605 nm, and the positive response peak can be modulated from 938 to 970 nm when the bias varies from 0.1 to −0.1 V. In particular, the full-width at half-maximum is as small as 92 and 117 nm when the negative and positive response peaks approach the ultraviolet short wavelength end and near-infrared long wavelength end, respectively. The opposite polarity of the device responses in ultraviolet-visible and near-infrared regions renders the present Si photodetector potentially important in future multiple band optoelectronic systems. Data on the effects of vitamin D status on thyroid function in children are less examined. The goal of the present study was to explore the association between serum 25-hydroxyvitamin D [25(OH)D] levels and thyroid function parameters in early childhood.Patients and Methods: This was a cross-sectional study involving record-linkage of children’s data of routine health check-ups for promoting early childhood development at Guangdong Women and Children’s Hospital; 2869 children aged 6– 24 months were included from January 2015 to May 2017. Serum 25(OH)D, thyroid stimulating hormone (TSH), free triiodothyronine (FT3), and free thyroxine (FT4) levels were measured using the electrochemiluminescence immunoassay.Results: The study population had a mean serum 25(OH)D level of 79.7 ± 28.1 nmol/L and 12.5% vitamin D deficiency and 36.0% insufficiency rates. The rates of thyroid dysfunctions detected were 2.9% hypothyroidism, 4.2% subclinical hypothyroidism, 0.9% hyperthyroidism, and 1.7% subclinical hyperthyroidism among the previously healthy children aged 6 to 24 months. Serum 25(OH)D levels had no significant correlation with TSH (r = 0.022, P = 0.236), FT3 (r = 0.014, P = 0.440) and FT4 (r = − 0.059, P = 0.056) levels. Abstract

Multispectral photodetection has garnered enormous research interest and has always been challenging to date. Here, we present the realization of an electrically adjusted single-band/dual-band photodetector based on an inorganic lead-free halide Cs3Cu2I5/two-dimensional (2D) PdTe2 multilayer/Ge multiheterostructure. Owing to its unique optical property and distinct carrier transport behaviour, the device can be easily converted from a single-band photodetector operating in the near-infrared (NIR) region to a dual-band photodetector working in both deep-ultraviolet (DUV) and NIR regimes, upon applying a reverse bias voltage. Significantly, the device shows a peak responsivity of ∼694.1 mA W−1 at 1550 nm at zero bias, and maximum responsivity values of ∼744.2 mA W−1 and ∼712.5 mA W−1 at 265 nm and 1550 nm, respectively, at a small reverse bias. This characteristic also endows the photodetector with an excellent DUV/NIR dual-band optical imaging capability.
