51. Structural and functional characterization of (110)-oriented epitaxial La2/3Ca1/3MnO3 electrodes and SrTiO3 tunnel barriers.

Abstract

La2/3Ca1/3MnO3 (LCMO) films have been deposited on (110)-oriented SrTiO3 (STO) substrates. X-ray diffraction and high-resolution electron microscopy reveal that the (110) LCMO films are epitaxial and anisotropically in-plane strained, with higher relaxation along the [1–10] direction than along the [001] direction; x-ray absorption spectroscopy data signaled the existence of a single intermediate Mn3+/4+ 3d-state at the film surface. Their magnetic properties are compared to those of (001) LCMO films grown simultaneously on (001) STO substrates It is found that (110) LCMO films present a higher Curie temperature (TC) and a weaker decay of magnetization when approaching TC than their (001) LCMO counterparts. These improved films have been subsequently covered by nanometric STO layers. Conducting atomic-force experiments have shown that STO layers, as thin as 0.8 nm, grown on top of the (110) LCMO electrode, display good insulating properties. We will show that the electric conductance across (110) STO layers, exponentially depending on the barrier thickness, is tunnel-like. The barrier height in STO (110) is found to be similar to that of STO (001). These results show that the (110) LCMO electrodes can be better electrodes than (001) LCMO for magnetic tunnel junctions, and that (110) STO are suitable insulating barriers. [ABSTRACT FROM AUTHOR]

Abstract

A combination of advanced characterization tools are used for studying the extension, origin and properties of the high mobility electron gas (HMEG) generated by etching the SrTi[O.sub.3] surfaces with [Ar.sup.+] ions. The studies have shown that the HMEG is not confined to nanometric thickness but has extended to a few micrometers from the surface and this large spatial extension is discussed terms of the striking large diffusion of oxygen vacancy-related defects.

Abstract

Using an experimental setup designed to scan a submicron sized light spot and collect the photogenerated current through larger electrodes, we map the photovoltaic response in ferroelectric BiFeO3 single crystals. We study the effect produced by a unique 180° ferroelectric domain wall (DW) and show that the photocurrent maps are significantly affected by its presence and shape. The effect is large in its vicinity and in the Schottky barriers at the interface with the Au electrodes, but no extra photocurrent is observed when the illuminating spot touches the DW, indicating that this particular entity is not the heart of specific photoelectric properties. Using 3D modeling, we argue that the measured effect is due to the spatial distribution of internal fields which are significantly affected by the charge of the DW due to its distortion.

Abstract

The observation of a large tunnel magnetoresistance at low temperature in [La.sub.(2/3)][Sr.sub.(1/3)]Mn[O.sub.3]/SrTi[O.sub.3]/Ni[Fe.sub.2][O.sub.4] junctions are reported. The results of the observation reveal the occurrence of a spin polarization of up to 45% for Ni[Fe.sub.2][O.sub.4], which stays constant upto ~300 Kelvin.

Abstract

Ultrathin epitaxial films of NiFe2O4, when grown under specific conditions, show a large enhancement of their magnetic moment and electrical conductivity. This allowed us to use such layers as electrodes in magnetic tunnel junctions. In this paper, we report on the observation of a large tunnel magnetoresistance at low temperature in La2/3Sr1/3MnO3/SrTiO3/NiFe2O4 junctions. From these results we infer a spin polarization of up to 45% for NiFe2O4, which stays constant up to ∼300 K. NiFe2O4 can therefore be considered as an alternative to Fe3O4 as a high-temperature spin-polarized Fe oxide. Furthermore, our findings provide a way to design materials for spintronics based on the stabilization of nonthermodynamically stable magnetic phases of spinel oxides. [ABSTRACT FROM AUTHOR]

Abstract

We have grown heterostructures associating half-metallic La2/3Sr1/3MnO3 (LSMO) bottom electrodes and ferromagnetic La0.1Bi0.9MnO3 (LBMO) tunnel barriers. The layers in the heterostructures have good structural properties and top LBMO films (4 nm thick) have a very low roughness when deposited onto LSMO/SrTiO3(1.6 nm) templates. The LBMO films show an insulating behavior and a ferromagnetic character that are both preserved down to very low thicknesses. They are thus suitable for being used as tunnel barriers. Spin-dependent transport measurements performed on tunnel junctions defined from LSMO/SrTiO3/LBMO/Au samples show a magnetoresistance of up to ∼90% at low temperature and bias. This evidences a spin-filtering effect by the LBMO layer, with a spin-filtering efficiency of ∼35%. [ABSTRACT FROM AUTHOR]

Abstract

International audience; Using a low-temperature conductive-tip atomic force microscope in cross-section geometry we have characterized the local transport properties of the metallic electron gas that forms at the interface between LaAlO3 and SrTiO3. At low temperature, we find that the carriers do not spread away from the interface but are confined within ∼10 nm, just like at room temperature. Simulations taking into account both the large temperature and electric-field dependence of the permittivity of SrTiO3 predict a confinement over a few nm for sheet carrier densities larger than ∼6×1013 cm−2. We discuss the experimental and simulations results in terms of a multiband carrier system. Remarkably, the Fermi wavelength estimated from Hall measurements is ∼16 nm, indicating that the electron gas in on the verge of two dimensionality.

Abstract

The future developments of new spintronic devices require high mobility 2DEG to inject and manipulate spins. Recently, such high mobility electron gas has been reported in the LaAlO_3/SrTiO_3 system and attributed to charge transfer at the polar interface. Such oxide based 2DEG is promising since it could be combined with other oxide materials taking advantage of their attractive versatility and multifunctional character. In this charge transfer mechanism the carrier concentration is very high, about 10^21 cm^(-3) and presents a moderate mobility compared to doped SrTiO3 single crystal. An alternative way to obtain high mobility electron gas while controlling the carrier concentration and its extension is by ion etching. We will present analysis of the distribution of defects and mobile carriers generated by means of preferential ion-beam etching of SrTiO_3 single crystals by combining positron annihilation spectroscopy (PAS), conductive-tip atomic force microscopy (CT-AFM) and low temperature magnetotransport. We demonstrate that vacancies generated at the surface by room-temperature ion irradiation diffuse on the micron scale and that consequently, carriers are distributed on the same scale.

Abstract

La recherche portant sur les semiconducteurs magnétiques est d’ une grande importance pour l’ électronique de spin. Récemment des expériences ont aussi suggéré l’ existence de ferromagnétisme dans La_0.5Sr_0.5Ti_O_(3-delta) dopé avec du cobalt. Contrairement a d’ autres systemes dilués, celui-ci présente l’ originalité d’ avoir comme matrice hôte un métal fortement corrélé et non semiconducteurs, ce qui est susceptible de donner lieu a des mécanismes d’ échange de nature différente. Nous avons suivi cette approche en dopant SrTiO_3, préalablement dopé avec du lanthane, avec l.5% de cobalt (Co-LSTO). Les échantillons ont été fabriqués par ablation laser pulsé avec un laser Nd:YAG. Dans le but de comprendre l’ origine des propriétés magnétiques de Co-LSTO, nous avons procédé a une large étude structurale, ainsi qu’ a la mesure d’ une polarisation en spin pour des jonctions tunnels avec des électrodes de Co-LSTO et nous avons trouvé que les conditions de croissance, comme la pression partielle d’ oxyg&egrave ; ; ne, ont une influence importante sur les propriétés magnétiques, révélant le rôle des défauts (lacunes d’ oxygene, p.ex.) Pour mesurer la polarisation en spin du matériau, des jonctions tunnels &agrave ; ; base de Co-LSTO ont été fabriquées par lithographie optique. La mesure de la magnétorésistance tunnel TMR pour des jonction Co-LSTO/LAO/Co donne des valeurs de TMR de l’ ordre de 20% ce qui nous permettent de déduire une polarisation en spin pour Co-LSTO de l’ ordre de 80%. Les expériences de spectroscopie d’ absorption de rayon X et de dichro&iuml ; ; sme circulaire magnétique nous ont permis de sonder les états électroniques des atomes de cobalt et de titane, important pour comprendre les origines microscopique des propriétés magnétiques nos films de Co-LSTO. En particulier, les signatures spectrales du XAS et de l’ XMCD indiquent que le cobalt est dans un état ionique, coexistant dans certains cas avec du Co métallique. Au vu de l’ ensemble de ces résultats, nous tenterons de dégager des conclusions quant a la nature du ferromagnétisme observé dans les couches minces de Co-LSTO.

Abstract

In ferroelectric tunnel junctions, the tunnel resistance depends on the polarization orientation of the ferroelectric tunnel barrier, giving rise to tunnel electroresistance. These devices are promising to be used as memristors in neuromorphic architectures and as non-volatile memory elements. For both applications, device scalability is essential, which requires a clear understanding of the relationship between polarization reversal and resistance change as the junction size shrinks. Here we show a robust tunnel electroresistance in BiFeO3-based junctions with diameters ranging from 1200 to 180 nm. We demonstrate that the tunnel electroresistance and the corresponding fraction of reversed ferroelectric domains change drastically with the junction diameter: while the micron-size junctions display a reversal in less than 10% of the area, the smallest junctions show an almost complete polarization reversal. Modeling the electric-field distribution, we highlight the critical role of the bottom electrode resistance which significantly diminishes the actual electric field applied to the ferroelectric barrier in the mixed polarization state. A polarization-dependent critical electric field below which further reversal is prohibited is found to explain the large differences between the ferroelectric switchability of nano- and micron-size junctions. Our results indicate that ferroelectric junctions are downscalable and suggest that specific junction shapes facilitate complete polarization reversal. [ABSTRACT FROM AUTHOR]

Abstract

We report on a bottom-up approach for the fabrication of spin-transfer nano-oscillators (STNOs). Porous alumina is used as a template for the growth by electrodeposition of metallic spin valves in series. Under specific magnetic field and injected current conditions, emission of microwave current is detected with frequency in the 1.5 GHz range and linewidth as low as 8 MHz. We find strong indications that the microwave emission is due to spin-transfer-driven vortex oscillations. This technique is promising for the fabrication of dense arrays of STNOs in view of device synchronization.

Abstract

Spin-transfer torque effects are reported in nanowires consisting in Co/Cu/Co trilayers electrodeposited on an anodic alumina template. Using a nanolithography process based on electrically controlled nanoindentation of the alumina template, we are able to investigate the spin transport properties of single nanowires at room temperature. For small applied magnetic fields, we have measured resistance changes above a critical direct-current (dc) injected current that corresponds to the change in resistance observed in the magnetoresistance curves at low current. We conclude that magnetic reversals are driven by a spin-polarized current. The critical current densities needed for the magnetization reversals are in the 10(7) A/cm(2) range and the dependence of the critical currents with the applied field is consistent with the spin-transfer mechanism. For large applied magnetic fields, the differential resistance exhibits some peaks that we attribute to the onset of high-frequency excitations of the free-layer magnetization. According to the high density of electrodeposited nanowires in alumina templates, our results are promising for synchronized spin-transfer oscillators. (c) 2007 American Institute of Physics.

Abstract

A reliable method enabling electrical measurements on single nanowires prepared by electrodeposition in an alumina template is described. This technique is based on electrically controlled nanoindentation of a thin insulating resist deposited on the top face of the template filled by the nanowires. We show that this method is very flexible, allowing us to electrically address single nanowires of controlled length down to 100 nm and of desired composition. Using this approach, current densities as large as 10(9) A cm(-2) were successfully injected through a point contact on a single magnetic multilayered nanowire. This demonstrates that the technique is very promising for the exploration of electrical spin injection in magnetic nanostructures.

Abstract

We report on the fabrication of nanocontacts by indentation of an ultrathin insulating photoresist layer deposited on various types of conductive structures. A modified atomic force microscope (AFM) designed for local resistance measurements is used as a nanoindenter. The nanoindentation is performed while measuring continuously the resistance between the conductive tip of the AFM and the conductive layer, which is used as the trigger parameter to stop the indentation. This allows a very accurate control of the indentation process, The indented hole is subsequently filled by a metal to create a contact on the underlying layer. We show that nanocontacts; in the range of 1 to 10 nm(2) can be created with this technique.
