En este PFC se presentará el diseño de una red de comunicaciones para cubrir las necesidades de transferencia y gestión de datos de un Ayuntamiento de entorno rural (aprox. 5000 habitantes) con sus dependencias en la misma localidad y con sus otros municipios de su entorno bajo su administración. Se marcan dos objetivos para este PFC. En primer lugar, diseñar una red que cumpla los requisitos técnicos establecidos por el Ayuntamiento para su red de comunicaciones. Y, en segundo lugar, que el PFC sirva como una guía para el diseño de redes de comunicaciones en la que se definan las fases del proceso y se justifiquen las decisiones tomadas para dar la forma definitiva a la red (tecnología, equipamiento, propuesta de configuración…). En la primera fase del PFC, se hará un repaso al estado actual de la tecnología referida a las redes de comunicaciones, cableadas e inalámbricas. En la segunda, el grueso del proyecto, se explicará la elección del uso de la tecnología inalámbrica, se realizará el proceso de diseño de la red, estudio de viabilidad y cálculos radioeléctricos. Dichos cálculos se contrastarán con simulaciones mediante software. Además, se justificará el equipamiento elegido para dar forma a la red. Finalmente, se mostrarán las conclusiones extraídas por el autor durante la realización del trabajo, las prestaciones de la red diseñada, así como algunas posibilidades de mejora futura de la red creada y una estimación del presupuesto necesario para la construcción real de la red. Durante todo el proceso, se intentará plasmar la experiencia laboral del autor de modo que se otorgue un valor añadido a la solución técnica presentada más allá del enfoque académico. ABSTRACT. This Project will present the whole process of designing a broadband network to meet a countryside city communication requirements towards its facilities inside the city and to others under its administration placed on its outskirts. There are two main aims for this Project. On one hand, to design a broadband network able to satisfy specifications set by the city Hall. And, on the other hand, to make this Project a guide for the designing of broadband networks in which the different phases and decision taken in order to complete the network design (technology, equipment, configuration…) are settled down. In the first chapter of the Project, we will have a look at the state of the art referring communication networks, wired and wireless. Then, in the second chapter, the main one of the Project, it will be explained the choice of wireless technology, detailed the designing process and verified its real viability though radioelectric calculations comparing them with software simulation, together with an estimated budget necessary to build the network. Finally, some conclusions the author has reached working on the Project will be presented. Moreover, some future improvements will be suggested. The whole Project will have not only an academic view but also an approach to the real world through the author’s personal job experience.

Transmission electron microscopy and spatially resolved electron energy-loss spectroscopy have been applied to investigate the indium distribution and the interface morphology in axial (In,Ga)N/GaN nanowire heterostructures. The ordered axial (In,Ga)N/GaN nanowire heterostructures with an indium concentration up to 80% are grown by molecular beam epitaxy on GaN-buffered Si(111) substrates. We observed a pronounced lattice pulling effect in all the nanowire samples given in a broad transition region at the interface. The lattice pulling effect becomes smaller and the (In,Ga)N/GaN interface width is reduced as the indium concentration is increased in the (In,Ga)N section. The result can be interpreted in terms of the increased plastic strain relaxation via the generation of the misfit dislocations at the interface.

Due to its excellent mechanical, termal, optical and electrical properties, graphene has recently attracted increasing attention. It provides a huge surface area (2630m2 g-1) and high electrical conductivity, making it an attractive material for applications in energy-storage systems.

n this work, we explain a method to characterize graphene using electrical measurements in graphene field-effect transistors (GFET) devices. Our goal is to obtain the material electronic properties from the output characteristics of one GFET device. For the previous purpose, we will need to apply a physical model that allows us to correlate the electronic behavior of a GFET with the material properties.

GaN based high electron mobility transistors have draw great attention due to its potential in high temperature, high power and high frequency applications [1, 2]. However, significant gate leakage current is still one of the issues which need to be solved to improve the performance and reliability of the devices [3]. Several research groups have contributed to solve this problem by using metal–oxide–semiconductor HEMTs (MOSHEMTs), with a thin dielectric layer, such as SiO2 [4], Al2O3 [5], HfO2 [6] and Gd2O3 [7] between the gate and the barrier layer on AlGaN/GaN heterostructures. Gd2O3 has shown low interfacial density of states(Dit) with GaN and a high dielectric constant and low electrical leakage currents [8], thus is considered as a promising candidate for the gate dielectrics on GaN. MOS-HEMTs using Gd2O3 grown by electron-beam heating [7] or molecular beam epitaxy (MBE) [8] on GaN or AlGan/GaN structure have been investigated, but further research is still needed in Gd2O3 based AlGaN/GaN MOSHEMTs.

Due to its extremely small thickness (0.35 nm), graphene is an intrinsic 2D nanomaterial. As in many other nanomaterials, its unique properties are derived from its exceptional dimensions. One of these properties is its linear dispersion equation that implies charge carriers with extraordinary high mobility. Therefore, the electronic properties of the material can lead to a big improvement in the performance of known electronic devices, or even result in novel devices for a post-silicon era.

Graphene and carbon nanotubes are promising materials for supercapacitor electrodes because of their high specific surface area and excellent electrical, thermal, and mechanical properties. However, these materials suffer from a high manufacturing cost and some aggregation of graphene layers or the presence of toxic residual metallic impurities of carbon nanotubes.

Piezoelectric AlN layer grain orientation, grown by room temperature reactive sputtering, is analyzed by transmission electron microscopy (TEM).Two types of samples are studied: (i) AlN grown on well-polished NCD (nano-crystalline diamond) diamond, (ii) AlN grown on an up-side down NCD layer previously grown on a Si substrate, i.e. diamond surface as smooth as that of Si substrates. The second set of sample show a faster lignment of their AlN grain caxis attributed to it smoother diamond free surface. No grain orientation relationship between diamond substrate grain and the AlN ones is evidenced, which seems to indicate the preponderance role of the surface substrate state.

Vertical diodes of epitaxial graphene on n 4H-SiC were investigated. The graphene Raman spectraexhibited a higher intensity in the G-line than the 2D-line, indicative of a few-layer graphene film.Rectifying properties improved at low temperatures as the reverse leakage decreased over six ordersof magnitude without freeze-out in either material. Carrier concentration of 10 16 cm 3in the SiCremained stable down to 15 K, while accumulation charge decreased and depletion width increasedin forward bias. The low barrier height of 0.08 eV and absence of recombination-induced emissionindicated majority carrier field emission as the dominant conduction mechanism.

The achievement of higher frequencies (HF) and the reduction of energy consumption, to improve sensing, communication and computation, involve the continued scaling down to the nanometer level. This scaling is enabled by of innovative device designs, improved processing technologies and assessment tools, and new material structures. In this work, we have used all these factors to demonstrate state-of-the-art HF devices in two materials with quite different electronic properties: wide semiconductor bandgap III-nitrides for resonators and power amplifiers; and graphene, a zero bandgap material expected to revolutionize low noise and HF flexible electronics. Some issues faced during their development will be discussed during the talk.

Indium nitride (InN) has been the subject of intense research in recent years. Some of its most attractive features are its excellent transport properties such as its small band edge electron effective mass, high electron mobilities and peak drift velocities, and high frequency transient drift velocity oscillations [1]. These suggest enormous potential applications for InN in high frequency electronic devices. But to date the high unintentional bulk electron concentration (n~1018 cm-3) of undoped InN samples and the surface electron accumulation layer make it a hard task to create a reliable metalsemiconductor Schottky barrier. Some attempts have been made to overcome this problem by means of material oxidation [2] or deposition of insulators [3]. In this work we present a way to obtain an electrical rectification behaviour by means of heterojunction growth. Due to the big band gap differences among nitride semiconductors, it’s possible to create a structure with high band offsets. In InN/GaN heterojunctions, depending on the GaN doping, the magnitude of conduction and valence band offset are critical parameters which allow distinguishing among different electrical behaviours. The earliest estimate of the valence band offset at an InN–GaN heterojunction in a wurtzite structure was measured to be ~0.85 eV [4], while the Schottky barrier heights were determined to be ~ 1,4 eV [5].We grew In-face InN layer with varying thickness (between 150 nm and 1 mm) by plasma assisted molecular beam epitaxy (PA-MBE) on GaNntemplates (GaN/Al2O3), with temperatures ranging between 300°C and 450°C. The different doping in GaN template (Si doping, Fe doping and Mg doping) results in differences in band alignments of the two semiconductors changing electrical barriers for carriers and consequently electrical conduction behaviour. The processing of the devices includes metallization of the ohmic contacts on InN and GaN, for which we used Ti/Al/Ni/Au. Whereas an ohmic contact on InN is straightforward, the main issue was the fabrication of the contact on GaN due to the very low decomposition temperature of InN. A standard ohmic contact on GaN is generally obtained by high temperature rapid thermal annealing (RTA), typically done between 500ºC and 900ºC[6]. In this case, the limitation due to the presence of In-face InN imposes an upper limit on the temperature for the thermal annealing process and ohmic contact formation of about 450°C. We will present results on the morphology of the InN layers by X-Ray diffraction and SEM, and electrical measurements, in particular current-voltage and capacitance-voltage characteristics.

Strong high-order Rayleigh or Sezawa modes, in addition to the fundamental Rayleigh mode, have been observed in ZnO/GaAs(001) systems along the [110] propagation direction of GaAs. The dispersion of the different acoustic waves has been calculated and compared to the experimental data. The bandwidth and impedance matching characteristics of the multimode SAW delay lines operating at high frequencies (2.5-3.5 GHz regime) have been investigated.

Enhancement-mode (E-mode) high electron mobility transistors (HEMTs) based on a standard AlGaN/GaN heterostructure have been fabricated using two different methods: 19F implantation and fluorine-based plasma treatment. The need of a thermal annealing after both treatments has been proven in order to restore the ID and gm levels. DC characterization at high temperature has demonstrated that ID and gm decrease reversibly due to the reduction of the electron mobility and the drift velocity. Pulsed measurements (state period and variable pulse width) have been performed to study the self-heating effects.

Due to its small band-gap and its high mobility, InN is a promising material for a large number of key applications like band-gap engineering for high efficiency solar cells, light emitting diodes, and high speed devices. Unfortunately, it has been reported that this material exhibits strong surface charge accumulation which may depend on the type of surface. Current investigations are conducted in order to explain the mechanisms which govern such a behavior and to look for ways of avoiding it and/or finding applications that may use such an effect. In this framework, low frequency noise measurements have been performed at different temperatures on patterned MBE grown InN layers. The evolution of the 1/f noise level with temperature in the 77 K-300 K range is consistent with carrier number fluctuations thus indicating surface mechanisms: the surface charge accumulation is confirmed by the noise measurements.

A study of the low temperature DC and RF performance of deep submicron AlGaN/GaN high electron mobility transistors (HEMTs) is reported. From 300 K to 100 K both extrinsic transconductance and drain current increase by 30%, mainly due to the lowering of the optical phonon scattering that allows higher electron mobility. Source and drain resistances improve too, which contributes to the 15-20% increase of ft and fmax. The low temperature small signal model has also been extracted accurately at every 50 K. Inductances and capacitances remain constant in the range of temperatures measured. The intrinsic transconductance can be also considered temperature independent, but the output conductance decreases from 300 K to 100 K indicating a better confinement of the 2DEG. The HEMT performance obtained at 100 K can be reached at room temperature by reducing the parasitic resistances and improving the GaN buffer isolation.

GaN-based devices have demonstrated excellent performance for electronics and optoelectronics applications. In particular, these devices exhibit very good performance when operated at high temperatures and in harsh environments when compared to similar devices fabricated with conventional material systems. The good stability, durability and biocompatibility of the nitrides have also led to the development of GaN based chemical and biological gas sensors. These devices have been developed using Schottky diodes with platinum or palladium contacts on GaN and AlGaN/GaN structures [1-3] and showed high sensitivity. However, the response may be further improved if the effective surface área is increased, allowing a more efficient accumulation of the gas induced dipole layer [4]. In this paper fabrication and characterization of nanoporous GaN is presented as a fírst step for the fabrication of improved GaN gas sensors.

GaN-based transistors have demonstrated to be the most promising candidates for applications with high power and high frequency requirements, and working in harsh environments. They take advantage of some interesting properties of nitrides such as their thermal stability or high electron velocity, together with a high sheet carrier density (~1013 cm-2) provided by AlGaN/GaN heterostructures thanks to the favorable band offsets and internal piezoelectric fields. In above applications, transistors may work in small signal amplifiers under high ambient temperatures, or in power amplifiers where channel temperatures may increase significantly. Thus, high temperature (HT) operation and related reliability issues have become important research topics in GaN electronics. Although some works have been recently published about DC characterization of HEMTs at HT [1-5], there are few papers studying their behaviour at RF [4,5]. This work aims to understand the small signal performance of AlGaN/GaN HEMTs on SiC at HT, using DC and RF measurements combined with proper modeling and small signal parameters extraction.

Esta tesis engloba un conjunto de estudios centrados en el grafeno, un material bidimensional de extraordinarias propiedades eléctricas, ópticas y mecánicas. Esta investigación ha sido llevada a cabo desde el punto de vista tecnológico, en el campo común que comparten la ciencia de materiales y la ingeniería electrónica, la física básica y sus aplicaciones. En el marco del presente trabajo de investigación, tanto la caracterización básica del material como las técnicas de micro y nanofabricación han sido incorporadas al estudio del grafeno. Para entender la importancia de este material, es esclarecedor remontarse a su descubrimiento en 2004 por parte de Geim y Novoselov. La creencia más extendida en el momento, derivada de cálculos termodinámicos anteriores, era que los cristales bidimensionales no podían existir aislados de forma estable. Contrario a este prejuicio, desde el grupo investigador de Manchester fueron capaces de lograr el notable hito de aislar una monocapa de grafeno. Usando métodos rudimentarios para exfoliar una única capa de grafito, fueron capaces de medir las propiedades eléctricas del grafeno. Entre estas propiedades, se verificó que la dispersión energía-momento del material es lineal. Esta relación energía-momento les llevó a descubrir la extraordinariamente alta movilidad de portadores del material, la cual es indicativa de la existencia de transporte balístico de electrones. Esta última propiedad es ideal para aplicaciones electrónicas de alta frecuencia, y es una de las múltiples razones por las que el grafeno ha llamado la atención de la comunidad científica. Desde su descubrimiento, la cantidad de grupos de investigación que han optado por su estudio se ha incrementado rápidamente, acelerando el desarrollo del estado de la técnica del material. En su estado actual, varios obstáculos han aparecido en relación con su aplicación industrial. A largo plazo, el problema más importante al que se enfrenta la investigación en grafeno es encontrar el nicho de mercado en el que se pueda desarrollar todo el potencial del material. El grafeno ya ha demostrado ser una excelente solución en un gran abanico de aplicaciones, como la electrónica flexible, la obtención y almacenamiento de energía, o la electrónica de alta frecuencia, por citar algunas. Por ahora, parece que ninguna de estas tecnologías está lista para su introducción en el mercado, bien debido al coste asociado, o por el hecho de que las tecnologías preexistentes resultan ser una mejor opción. Para resolver esta dificultad, los medios de producción del material han de ser capaces de generar grafeno barato, en grandes cantidades, y de la mejor calidad posible. Por lo tanto, la optimización de los métodos de crecimiento es prioritaria a corto plazo. Entre las técnicas existentes, la deposición química de vapor (CVD) es una de las más extendidas, ya que es capaz de producir grandes áreas de material de buena calidad cristalina. En este método de crecimiento, los átomos de carbono provenientes de hidrocarburos gaseosos son depositados en una superficie catalítica metálica. No obstante, la densidad de nucleación y la velocidad de crecimiento del cristal necesitan ser optimizados. En esta tesis, se detalla un estudio preliminar de las condiciones de crecimiento en nuestro sistema CVD, en el que un tratamiento oxidativo de la superficie catalítica mejora parcialmente el crecimiento, en concordancia con otros estudios de la literatura. Un problema ligado al uso de grafeno crecido mediante CVD es la necesidad de transferir el material desde el substrato catalítico a uno más adecuado, normalmente un dieléctrico. A pesar de estar sujeto a una mejora continua, este proceso tecnológico es realizado comúnmente de forma manual. Solo grandes compañías, como Sony o Samsung, han sido capaces de desarrollar un método automático de transferencia. Incluso en estos casos, la elección del substrato final está limitada a substratos flexibles, ya que estos métodos están basados en técnicas roll-to-roll. Entre los resultados de esta tesis, se ha diseñado y evaluado un sistema automático de transferencia, el cual permite el uso de substratos rígidos como soporte final del grafeno. En comparación con el método manual, se demuestra que el método automático desarrollado mejora el rendimiento del proceso, dando lugar a muestras más limpias y con menor tensión mecánica. Para llegar a estos resultados, se ha implementado una metodología de procesado de dispositivos en el Instituto de Sistemas Optoelectrónicos y Microtecnología (ISOM-UPM), donde se han fabricado y caracterizado transistores de efecto campo basados en grafeno (GFETs). Este tipo de dispositivo resulta muy versátil en el caso del grafeno, puesto que sus características eléctricas de salida están íntimamente relacionadas con la calidad cristalina del material y sus propiedades físicas. Entre estas propiedades, son destacables la movilidad de electrones y huecos, o incluso la posibilidad de controlar el tipo de portador eléctrico dominante en el material mediante efecto campo. Por último, esta tesis también se enfrenta al problema de cómo estandarizar la caracterización de dispositivos basados en grafeno, necesaria para cuantificar sus propiedades. Esta actividad es esencial en la industria de la electrónica, donde pequeños problemas de calidad durante el procesado pueden reducir de forma drástica el rendimiento de la producción. Por lo tanto, la competitividad de cualquier compañía depende de evitar estos fallos. Con la ayuda de métodos de caracterización fiables y capaces de detectar dichos fallos, se pueden resolver estos problemas. Con este propósito, en esta tesis se han diseñado métodos de caracterización óptica y eléctrica. En ellos, una conexión a modelos físicos teóricos nos permite extraer información cuantitativa de los dispositivos fabricados en el laboratorio. En el caso del método de caracterización eléctrica desarrollado, es destacable que la información correspondiente a los dos tipos de portadores en grafeno se puede obtener de forma simultánea e independiente. Para llevar a cabo la caracterización óptica, se ha realizado espectroscopía Raman en el canal de dispositivos GFET. Mediante una transformación algebraica, se han logrado desacoplar los efectos en el espectro debidos a la tensión y al dopado del material, pudiendo cuantificarse ambos. Una vez estos métodos de caracterización han sido desarrollados, nuestro primer paso ha sido comprobar que los resultados que generan son correctos, usando para ello datos de la literatura. Una vez su efectividad ha sido asegurada, se han caracterizado dispositivos de muestras transferidas de forma manual y automática. El resultado de esta caracterización, ya mencionado anteriormente, es que los dispositivos fabricados utilizando el sistema automático desarrollado durante esta tesis exhiben mejores propiedades que los fabricados de forma manual. Por último, es importante destacar que el desarrollo de las tecnologías asociadas al grafeno se encuentra en un estado inicial, ya que su incorporación a la industria está fuera del alcance a corto plazo. No obstante, debido a la velocidad del progreso en el estado de la técnica, el campo de investigación del grafeno tiene un futuro prometedor. ABSTRACT This thesis encloses a set of studies centered in graphene, a twodimensional material with extraordinary electrical, optical and mechanical properties. The research has been conducted from the technological point of view, on the boundary between material science and electrical engineering, basic physics and its applications. In the framework of the present research work, both basic material characterization, and micro- and nano-fabrication techniques have been adopted for the study of graphene. To understand the importance of this material, it is inviting to go back to its discovery in 2004 by Geim and Novoselov. The general belief at the time, derived from previous thermodynamical calculations, was that twodimensional crystals could not exist isolated in a stable way. Against this prejudgment, the research group from Manchester was able to achieve the remarkable goal of isolating graphene. Using rudimentary methods to exfoliate a single layer from graphite, they were capable to measure the electronic properties of graphene, in which they verified a linear energymomentum dispersion. This dispersion relation lead them to discover its extraordinarily high charge carrier mobility, which indicates that electrons in graphene travel in a ballistic regime. Such a high mobility is a desirable attribute for electronic applications where high frequency is required, and it has been one of the reasons why graphene has drawn the attention of the scientific community. Since this discovery, the amount of research groups focused on this material has increased rapidly, pushing forward the state of the art in the field very quickly. In the current stage of the field, several issues have aroused regarding this material. On the long-term, the most important issue is to find the niche application where the material excels. Graphene has proved to be an excellent solution for a variety of subjects, such as flexible electronics, energy harvesting and storage, and high speed electronics, to cite some. For now, it seems that none of them are ready for the market, either due to the cost, or to the fact that the existing solutions exhibit better characteristics than graphene. In order to solve this first issue, the production means need to be capable of fabricating cheaper graphene, in large quantities and of the best quality. Therefore, the optimization of the growth methods is a short term priority. Among the existing techniques, chemical vapor deposition (CVD) is one of the most spread ones, as highly ordered material in large quantities can be obtained. In this growth method, carbon is deposited on the surface of a metallic catalyst from a gaseous carbon source. Nevertheless, both the nucleation density and the growth rate need to be further improved. In this thesis, a preliminary study of the growth conditions is detailed, where an oxygen treatment of the catalytic substrate is proved to overcome these issues, in agreement with results published elsewhere. A problem derived from the CVD growth method is the need to transfer the material from the catalytic substrate to a more suitable one, typically a dielectric. Even being continuously optimized, this technological process is commonly performed manually. Only big companies, such as Sony or Samsung, have been capable of developing an automatized version of the process. Even for these cases, the choice of substrate is limited, as these methods are based in roll-to-roll processing, and hence its application is restricted to only flexible substrates. In this thesis, an alternative automatic transfer method that accepts rigid target substrates has been designed and tested. When compared to the common manual method, it has been demonstrated that the developed transfer method improves the yield of the process, resulting in cleaner samples with less tensile strain. For reaching these conclusions, a complete processing methodology has been implemented at Instituto de Sistemas Optoelectronicos y Microtecnologia (ISOM-UPM), where graphene fieldeffect transistors (GFETs) have been fabricated and characterized. This device structure is quite versatile in the case of graphene, as its electrical output characteristics are closely related to the material quality and its intrinsic physical properties, such as the electron and hole mobilities, or even the possibility to select the charge carrier type through a controlled electrical field. Finally, the last high-priority problem faced in this thesis is how to standardize and ensure the quality of the graphene-based devices. This activity is essential for the electronics industry, where small quality issues during the processing steps or on the final products can drastically reduce the production yield, which may affect badly to competitiveness of any company from the sector. With help of precise, sensitive characterization methods, this issue can be overcome. For this purpose, electrical and optical characterization methods have been adapted and developed during this thesis. In them, a deep connection with physical models allows to extract quantitative information from the fabricated GFET devices. As a remarkable property of the electrical method, information from each carrier type can be obtained at once. Regarding the optical method, Raman spectroscopy mapping has been assessed on the GFET channel. By means of an algebraic transformation, a separation between doping and strain effects on the material allows to quantify both effects. Once these characterization methods have been developed, our first step has been to test the results that they provide against data from the literature, with successful results. As the effectiveness of the methods has been ensured, devices from manually and automatically transferred samples have been characterized. The outcome of this characterization, as mentioned earlier, is that devices fabricated using the in-house automatic transfer method exhibit higher quality when compared to devices fabricated with the manual method. The development of the technologies associated with graphene is still in its early stage, as its incorporation to the existing industrial applications is out of reach in the short term. Nevertheless, with the state of the art evolving on a daily basis, it has become a very promising and exciting research field.

Este proyecto tiene como objetivo el estudio de la tecnología WebRTC, como implementarla en una plataforma J2EE/JavaEE y las herramientas necesarias para este propósito. El proyecto incluye el análisis, diseño, gestión, implementación y desarrollo de una aplicación software para gestionar y realizar videollamadas entre pares con WebRTC, grabar y hacer fotos de la videollamada, comunicación por mensajes de texto (Chat) y compartir archivos en tiempo real. El sistema se basa en la señalización bidireccional cliente-servidor/servidor-cliente con un socket para el envío y recepción de datos., Grado en Ingeniería Informática de Servicios y Aplicaciones

Los transistores de alta movilidad electrónica basados en GaN han sido objeto de una extensa investigación ya que tanto el GaN como sus aleaciones presentan unas excelentes propiedades eléctricas (alta movilidad, elevada concentración de portadores y campo eléctrico crítico alto). Aunque recientemente se han incluido en algunas aplicaciones comerciales, su expansión en el mercado está condicionada a la mejora de varios asuntos relacionados con su rendimiento y habilidad. Durante esta tesis se han abordado algunos de estos aspectos relevantes; por ejemplo, la fabricación de enhancement mode HEMTs, su funcionamiento a alta temperatura, el auto calentamiento y el atrapamiento de carga. Los HEMTs normalmente apagado o enhancement mode han atraído la atención de la comunidad científica dedicada al desarrollo de circuitos amplificadores y conmutadores de potencia, ya que su utilización disminuiría significativamente el consumo de potencia; además de requerir solamente una tensión de alimentación negativa, y reducir la complejidad del circuito y su coste. Durante esta tesis se han evaluado varias técnicas utilizadas para la fabricación de estos dispositivos: el ataque húmedo para conseguir el gate-recess en heterostructuras de InAl(Ga)N/GaN; y tratamientos basados en flúor (plasma CF4 e implantación de F) de la zona debajo de la puerta. Se han llevado a cabo ataques húmedos en heteroestructuras de InAl(Ga)N crecidas sobre sustratos de Si, SiC y zafiro. El ataque completo de la barrera se consiguió únicamente en las muestras con sustrato de Si. Por lo tanto, se puede deducir que la velocidad de ataque depende de la densidad de dislocaciones presentes en la estructura, ya que el Si presenta un peor ajuste del parámetro de red con el GaN. En relación a los tratamientos basados en flúor, se ha comprobado que es necesario realizar un recocido térmico después de la fabricación de la puerta para recuperar la heteroestructura de los daños causados durante dichos tratamientos. Además, el estudio de la evolución de la tensión umbral con el tiempo de recocido ha demostrado que en los HEMTs tratados con plasma ésta tiende a valores más negativos al aumentar el tiempo de recocido. Por el contrario, la tensión umbral de los HEMTs implantados se desplaza hacia valores más positivos, lo cual se atribuye a la introducción de iones de flúor a niveles más profundos de la heterostructura. Los transistores fabricados con plasma presentaron mejor funcionamiento en DC a temperatura ambiente que los implantados. Su estudio a alta temperatura ha revelado una reducción del funcionamiento de todos los dispositivos con la temperatura. Los valores iniciales de corriente de drenador y de transconductancia medidos a temperatura ambiente se recuperaron después del ciclo térmico, por lo que se deduce que dichos efectos térmicos son reversibles. Se han estudiado varios aspectos relacionados con el funcionamiento de los HEMTs a diferentes temperaturas. En primer lugar, se han evaluado las prestaciones de dispositivos de AlGaN/GaN sobre sustrato de Si con diferentes caps: GaN, in situ SiN e in situ SiN/GaN, desde 25 K hasta 550 K. Los transistores con in situ SiN presentaron los valores más altos de corriente drenador, transconductancia, y los valores más bajos de resistencia-ON, así como las mejores características en corte. Además, se ha confirmado que dichos dispositivos presentan gran robustez frente al estrés térmico. En segundo lugar, se ha estudiado el funcionamiento de transistores de InAlN/GaN con diferentes diseños y geometrías. Dichos dispositivos presentaron una reducción casi lineal de los parámetros en DC en el rango de temperaturas de 25°C hasta 225°C. Esto se debe principalmente a la dependencia térmica de la movilidad electrónica, y también a la reducción de la drift velocity con la temperatura. Además, los transistores con mayores longitudes de puerta mostraron una mayor reducción de su funcionamiento, lo cual se atribuye a que la drift velocity disminuye más considerablemente con la temperatura cuando el campo eléctrico es pequeño. De manera similar, al aumentar la distancia entre la puerta y el drenador, el funcionamiento del HEMT presentó una mayor reducción con la temperatura. Por lo tanto, se puede deducir que la degradación del funcionamiento de los HEMTs causada por el aumento de la temperatura depende tanto de la longitud de la puerta como de la distancia entre la puerta y el drenador. Por otra parte, la alta densidad de potencia generada en la región activa de estos transistores conlleva el auto calentamiento de los mismos por efecto Joule, lo cual puede degradar su funcionamiento y Habilidad. Durante esta tesis se ha desarrollado un simple método para la determinación de la temperatura del canal basado en medidas eléctricas. La aplicación de dicha técnica junto con la realización de simulaciones electrotérmicas han posibilitado el estudio de varios aspectos relacionados con el autocalentamiento. Por ejemplo, se han evaluado sus efectos en dispositivos sobre Si, SiC, y zafiro. Los transistores sobre SiC han mostrado menores efectos gracias a la mayor conductividad térmica del SiC, lo cual confirma el papel clave que desempeña el sustrato en el autocalentamiento. Se ha observado que la geometría del dispositivo tiene cierta influencia en dichos efectos, destacando que la distribución del calor generado en la zona del canal depende de la distancia entre la puerta y el drenador. Además, se ha demostrado que la temperatura ambiente tiene un considerable impacto en el autocalentamiento, lo que se atribuye principalmente a la dependencia térmica de la conductividad térmica de las capas y sustrato que forman la heterostructura. Por último, se han realizado numerosas medidas en pulsado para estudiar el atrapamiento de carga en HEMTs sobre sustratos de SiC con barreras de AlGaN y de InAlN. Los resultados obtenidos en los transistores con barrera de AlGaN han presentado una disminución de la corriente de drenador y de la transconductancia sin mostrar un cambio en la tensión umbral. Por lo tanto, se puede deducir que la posible localización de las trampas es la región de acceso entre la puerta y el drenador. Por el contrario, la reducción de la corriente de drenador observada en los dispositivos con barrera de InAlN llevaba asociado un cambio significativo en la tensión umbral, lo que implica la existencia de trampas situadas en la zona debajo de la puerta. Además, el significativo aumento del valor de la resistencia-ON y la degradación de la transconductancia revelan la presencia de trampas en la zona de acceso entre la puerta y el drenador. La evaluación de los efectos del atrapamiento de carga en dispositivos con diferentes geometrías ha demostrado que dichos efectos son menos notables en aquellos transistores con mayor longitud de puerta o mayor distancia entre puerta y drenador. Esta dependencia con la geometría se puede explicar considerando que la longitud y densidad de trampas de la puerta virtual son independientes de las dimensiones del dispositivo. Finalmente se puede deducir que para conseguir el diseño óptimo durante la fase de diseño no sólo hay que tener en cuenta la aplicación final sino también la influencia que tiene la geometría en los diferentes aspectos estudiados (funcionamiento a alta temperatura, autocalentamiento, y atrapamiento de carga). ABSTRACT GaN-based high electron mobility transistors have been under extensive research due to the excellent electrical properties of GaN and its related alloys (high carrier concentration, high mobility, and high critical electric field). Although these devices have been recently included in commercial applications, some performance and reliability issues need to be addressed for their expansion in the market. Some of these relevant aspects have been studied during this thesis; for instance, the fabrication of enhancement mode HEMTs, the device performance at high temperature, the self-heating and the charge trapping. Enhancement mode HEMTs have become more attractive mainly because their use leads to a significant reduction of the power consumption during the stand-by state. Moreover, they enable the fabrication of simpler power amplifier circuits and high-power switches because they allow the elimination of negativepolarity voltage supply, reducing significantly the circuit complexity and system cost. In this thesis, different techniques for the fabrication of these devices have been assessed: wet-etching for achieving the gate-recess in InAl(Ga)N/GaN devices and two different fluorine-based treatments (CF4 plasma and F implantation). Regarding the wet-etching, experiments have been carried out in InAl(Ga)N/GaN grown on different substrates: Si, sapphire, and SiC. The total recess of the barrier was achieved after 3 min of etching in devices grown on Si substrate. This suggests that the etch rate can critically depend on the dislocations present in the structure, since the Si exhibits the highest mismatch to GaN. Concerning the fluorine-based treatments, a post-gate thermal annealing was required to recover the damages caused to the structure during the fluorine-treatments. The study of the threshold voltage as a function of this annealing time has revealed that in the case of the plasma-treated devices it become more negative with the time increase. On the contrary, the threshold voltage of implanted HEMTs showed a positive shift when the annealing time was increased, which is attributed to the deep F implantation profile. Plasma-treated HEMTs have exhibited better DC performance at room temperature than the implanted devices. Their study at high temperature has revealed that their performance decreases with temperature. The initial performance measured at room temperature was recovered after the thermal cycle regardless of the fluorine treatment; therefore, the thermal effects were reversible. Thermal issues related to the device performance at different temperature have been addressed. Firstly, AlGaN/GaN HEMTs grown on Si substrate with different cap layers: GaN, in situ SiN, or in situ SiN/GaN, have been assessed from 25 K to 550 K. In situ SiN cap layer has been demonstrated to improve the device performance since HEMTs with this cap layer have exhibited the highest drain current and transconductance values, the lowest on-resistance, as well as the best off-state characteristics. Moreover, the evaluation of thermal stress impact on the device performance has confirmed the robustness of devices with in situ cap. Secondly, the high temperature performance of InAlN/GaN HEMTs with different layouts and geometries have been assessed. The devices under study have exhibited an almost linear reduction of the main DC parameters operating in a temperature range from room temperature to 225°C. This was mainly due to the thermal dependence of the electron mobility, and secondly to the drift velocity decrease with temperature. Moreover, HEMTs with large gate length values have exhibited a great reduction of the device performance. This was attributed to the greater decrease of the drift velocity for low electric fields. Similarly, the increase of the gate-to-drain distance led to a greater reduction of drain current and transconductance values. Therefore, this thermal performance degradation has been found to be dependent on both the gate length and the gate-to-drain distance. It was observed that the very high power density in the active region of these transistors leads to Joule self-heating, resulting in an increase of the device temperature, which can degrade the device performance and reliability. A simple electrical method have been developed during this work to determine the channel temperature. Furthermore, the application of this technique together with the performance of electro-thermal simulations have enabled the evaluation of different aspects related to the self-heating. For instance, the influence of the substrate have been confirmed by the study of devices grown on Si, SiC, and Sapphire. HEMTs grown on SiC substrate have been confirmed to exhibit the lowest self-heating effects thanks to its highest thermal conductivity. In addition to this, the distribution of the generated heat in the channel has been demonstrated to be dependent on the gate-to-drain distance. Besides the substrate and the geometry of the device, the ambient temperature has also been found to be relevant for the self-heating effects, mainly due to the temperature-dependent thermal conductivity of the layers and the substrate. Trapping effects have been evaluated by means of pulsed measurements in AlGaN and InAIN barrier devices. AlGaN barrier HEMTs have exhibited a de crease in drain current and transconductance without measurable threshold voltage change, suggesting the location of the traps in the gate-to-drain access region. On the contrary, InAIN barrier devices have showed a drain current associated with a positive shift of threshold voltage, which indicated that the traps were possibly located under the gate region. Moreover, a significant increase of the ON-resistance as well as a transconductance reduction were observed, revealing the presence of traps on the gate-drain access region. On the other hand, the assessment of devices with different geometries have demonstrated that the trapping effects are more noticeable in devices with either short gate length or the gate-to-drain distance. This can be attributed to the fact that the length and the trap density of the virtual gate are independent on the device geometry. Finally, it can be deduced that besides the final application requirements, the influence of the device geometry on the performance at high temperature, on the self-heating, as well as on the trapping effects need to be taken into account during the device design stage to achieve the optimal layout.

El objetivo principal del presente trabajo es estudiar y explotar estructuras que presentan un gas bidimensional de electrones (2DEG) basadas en compuestos nitruros con alto contenido de indio. Existen muchas preguntas abiertas, relacionadas con el nitruro de indio y sus aleaciones, algunas de las cuales se han abordado en este estudio. En particular, se han investigado temas relacionados con el análisis y la tecnología del material, tanto para el InN y heteroestructuras de InAl(Ga)N/GaN como para sus aplicaciones a dispositivos avanzados. Después de un análisis de la dependencia de las propiedades del InN con respecto a tratamientos de procesado de dispositivos (plasma y térmicos), el problema relacionado con la formación de un contacto rectificador es considerado. Concretamente, su dificultad es debida a la presencia de acumulación de electrones superficiales en la forma de un gas bidimensional de electrones, debido al pinning del nivel de Fermi. El uso de métodos electroquímicos, comparados con técnicas propias de la microelectrónica, ha ayudado para la realización de esta tarea. En particular, se ha conseguido lamodulación de la acumulación de electrones con éxito. En heteroestructuras como InAl(Ga)N/GaN, el gas bidimensional está presente en la intercara entre GaN y InAl(Ga)N, aunque no haya polarización externa (estructuras modo on). La tecnología relacionada con la fabricación de transistores de alta movilidad en modo off (E-mode) es investigada. Se utiliza un método de ataque húmedo mediante una solución de contenido alcalino, estudiando las modificaciones estructurales que sufre la barrera. En este sentido, la necesidad de un control preciso sobre el material atacado es fundamental para obtener una estructura recessed para aplicaciones a transistores, con densidad de defectos e inhomogeneidad mínimos. La dependencia de la velocidad de ataque de las propiedades de las muestras antes del tratamiento es observada y comentada. Se presentan también investigaciones relacionadas con las propiedades básicas del InN. Gracias al uso de una puerta a través de un electrolito, el desplazamiento de los picos obtenidos por espectroscopia Raman es correlacionado con una variación de la densidad de electrones superficiales. En lo que concierne la aplicación a dispositivos, debido al estado de la tecnología actual y a la calidad del material InN, todavía no apto para dispositivos, la tesis se enfoca a la aplicación de heteroestructuras de InAl(Ga)N/GaN. Gracias a las ventajas de una barrera muy fina, comparada con la tecnología de AlGaN/GaN, el uso de esta estructura es adecuado para aplicaciones que requieren una elevada sensibilidad, estando el canal 2DEG más cerca de la superficie. De hecho, la sensibilidad obtenida en sensores de pH es comparable al estado del arte en términos de variaciones de potencial superficial, y, debido al poco espesor de la barrera, la variación de la corriente con el pH puede ser medida sin necesidad de un electrodo de referencia externo. Además, estructuras fotoconductivas basadas en un gas bidimensional presentan alta ganancia debida al elevado campo eléctrico en la intercara, que induce una elevada fuerza de separación entre hueco y electrón generados por absorción de luz. El uso de metalizaciones de tipo Schottky (fotodiodos Schottky y metal-semiconductormetal) reduce la corriente de oscuridad, en comparación con los fotoconductores. Además, la barrera delgada aumenta la eficiencia de extracción de los portadores. En consecuencia, se obtiene ganancia en todos los dispositivos analizados basados en heteroestructuras de InAl(Ga)N/GaN. Aunque presentando fotoconductividad persistente (PPC), los dispositivos resultan más rápidos con respeto a los valores que se dan en la literatura acerca de PPC en sistemas fotoconductivos. ABSTRACT The main objective of the present work is to study and exploit the two-dimensionalelectron- gas (2DEG) structures based on In-related nitride compounds. Many open questions are analyzed. In particular, technology and material-related topics are the focus of interest regarding both InNmaterial and InAl(Ga)N/GaNheterostructures (HSs) as well as their application to advanced devices. After the analysis of the dependence of InN properties on processing treatments (plasma-based and thermal), the problemof electrical blocking behaviour is taken into consideration. In particular its difficulty is due to the presence of a surface electron accumulation (SEA) in the form of a 2DEG, due to Fermi level pinning. The use of electrochemical methods, compared to standard microelectronic techniques, helped in the successful realization of this task. In particular, reversible modulation of SEA is accomplished. In heterostructures such as InAl(Ga)N/GaN, the 2DEGis present at the interface between GaN and InAl(Ga)N even without an external bias (normally-on structures). The technology related to the fabrication of normally off (E-mode) high-electron-mobility transistors (HEMTs) is investigated in heterostructures. An alkali-based wet-etching method is analysed, standing out the structural modifications the barrier underwent. The need of a precise control of the etched material is crucial, in this sense, to obtain a recessed structure for HEMT application with the lowest defect density and inhomogeneity. The dependence of the etch rate on the as-grown properties is observed and commented. Fundamental investigation related to InNis presented, related to the physics of this degeneratematerial. With the help of electrolyte gating (EG), the shift in Raman peaks is correlated to a variation in surface eletron density. As far as the application to device is concerned, due to the actual state of the technology and material quality of InN, not suitable for working devices yet, the focus is directed to the applications of InAl(Ga)N/GaN HSs. Due to the advantages of a very thin barrier layer, compared to standard AlGaN/GaN technology, the use of this structure is suitable for high sensitivity applications being the 2DEG channel closer to the surface. In fact, pH sensitivity obtained is comparable to the state-of-the-art in terms of surface potential variations, and, due to the ultrathin barrier, the current variation with pH can be recorded with no need of the external reference electrode. Moreover, 2DEG photoconductive structures present a high photoconductive gain duemostly to the high electric field at the interface,and hence a high separation strength of photogenerated electron and hole. The use of Schottky metallizations (Schottky photodiode and metal-semiconductor-metal) reduce the dark current, compared to photoconduction, and the thin barrier helps to increase the extraction efficiency. Gain is obtained in all the device structures investigated. The devices, even if they present persistent photoconductivity (PPC), resulted faster than the standard PPC related decay values.

Durante los últimos años el flujo de datos en la transmisión que tiene lugar en los sistemas de comunicación ha aumentado considerablemente de forma que día a día se requieren más aplicaciones trabajando en un rango de frecuencias muy alto (3-30 GHz). Muchos de estos sistemas de comunicación incluyen dispositivos de onda acústica superficial (SAW) y por tanto se hace necesario el aumento de frecuencia a la que éstos trabajan. Pero este incremento de frecuencia de los dispositivos SAW no sólo es utilizado en los sistemas de comunicación, varios tipos de sensores, por ejemplo, aumentan su sensibilidad cuando la frecuencia a la que trabajan también lo hace. Tradicionalmente los dispositivos SAW se han fabricado sobre cuarzo, LiNbO3 y LiTaO3 principalmente. Sin embargo la principal limitación de estos materiales es su velocidad SAW. Además, debido a la alta temperatura a la que se depositan no pueden ser integrados en la tecnología de fabricación CMOS. El uso de la tecnología de capa delgada, en la que un material piezoeléctrico es depositado sobre un substrato, se está utilizando en las últimas décadas para incrementar la velocidad SAW de la estructura y poder obtener dispositivos trabajando en el rango de frecuencias requerido en la actualidad. Por otra parte, esta tecnología podría ser integrada en el proceso de fabricación CMOS. Durante esta tesis nos hemos centrado en la fabricación de dispositivos SAW trabajando a muy alta frecuencia. Para ello, utilizando la tecnología de capa delgada, hemos utilizado la estructura nitruro de aluminio (AlN) sobre diamante que permite conseguir velocidades SAW del sustrato que no se pueden alcanzar con otros materiales. El depósito de AlN se realizó mediante sputtering reactivo. Durante esta tesis se han realizado diferentes experimentos para optimizar dicho depósito de forma que se han obtenido los parámetros óptimos para los cuales se pueden obtener capas de AlN de alta calidad sobre cualquier tipo de sustrato. Además todo el proceso se realizó a baja temperatura para que el procesado de estos dispositivos pueda ser compatible con la tecnología CMOS. Una vez optimizada la estructura AlN/diamante, mediante litografía por haz de electrones se fabricaron resonadores SAW de tamaño nanométrico que sumado a la alta velocidad resultante de la combinación AlN/diamante nos ha permitido obtener dispositivos trabajando en el rango de 10-28 GHz con un alto factor de calidad y rechazo fuera de la banda. Estás frecuencias y prestaciones no han sido alcanzadas por el momento en resonadores de este tipo. Por otra parte, se han utilizado estos dispositivos para fabricar sensores de presión de alta sensibilidad. Estos dispositivos son afectados altamente por los cambios de temperatura. Se realizó también un exhaustivo estudio de cómo se comportan en temperatura estos resonadores, entre -250ºC y 250ºC (rango de temperaturas no estudiado hasta el momento) diferenciándose dos regiones una a muy baja temperatura en la que el dispositivo muestra un coeficiente de retraso en frecuencia (TCF) relativamente bajo y otra a partir de los -100ºC en la que el TCF es similar al observado en la bibliografía. Por tanto, durante esta tesis se ha optimizado el depósito de AlN sobre diamante para que sea compatible con la tecnología CMOS y permita el procesado de dispositivos trabajando a muy alta frecuencia con altas prestaciones para comunicaciones y sensores. ABSTRACT The increasing volume of information in data transmission systems results in a growing demand of applications working in the super-high-frequency band (3–30 GHz). Most of these systems work with surface acoustic wave (SAW) devices and thus there is a necessity of increasing their resonance frequency. Moreover, sensor application includes this kind of devices. The sensitivity of them is proportional with its frequency. Traditionally, quartz, LiNbO3 and LiTaO3 have been used in the fabrication of SAW devices. These materials suffer from a variety of limitations and in particular they have low SAW velocity as well as being incompatible with the CMOS technology. In order to overcome these problems, thin film technology, where a piezoelectric material is deposited on top of a substrate, has been used during the last decades. The piezoelectric/substrate structure allows to reach the frequencies required nowadays and could be compatible with the mass electronic production CMOS technology. This thesis work focuses on the fabrication of SAW devices working in the super-high-frequency range. Thin film technology has been used in order to get it, especially aluminum nitride (AlN) deposited by reactive sputtering on diamond has been used to increase the SAW velocity. Different experiments were carried out to optimize the parameters for the deposit of high quality AlN on any kind of substrates. In addition, the system was optimized under low temperature and thus this process is CMOS compatible. Once the AlN/diamond was optimized, thanks to the used e-beam lithography, nanometric SAW resonators were fabricated. The combination of the structure and the size of the devices allow the fabrication of devices working in the range of 10-28 GHz with a high quality factor and out of band rejection. These high performances and frequencies have not been reached so far for this kind of devices. Moreover, these devices have been used as high sensitivity pressure sensors. They are affected by temperature changes and thus a wide temperature range (-250ºC to 250ºC) study was done. From this study two regions were observed. At very low temperature, the temperature coefficient of frequency (TCF) is low. From -100ºC upwards the TCF is similar to the one appearing in the literature. Therefore, during this thesis work, the sputtering of AlN on diamond substrates was optimized for the CMOS compatible fabrication of high frequency and high performance SAW devices for communication and sensor application.

La fabricación de espejos de Bragg que presenten elevada calidad cristalina es un gran reto que ha atraído mucho interés en los últimos años por las ventajas que ofrecen en los dispositivos optoelectrónicos de cavidad resonante. El sistema de materiales apropiado para el desarrollo de espejos de Bragg debe idealmente presentar una serie de características; una de las más importantes es la elevada diferencia entre los índices de refracción de las capas que constituyen el periodo del espejo, obteniéndose así reflectividades elevadas a las longitudes de diseño. Sin embargo, ése no es el caso para las estructuras utilizadas en este trabajo. Así, el objetivo y reto de este trabajo consite en la fabricación de espejos de Bragg basados en AlGaN/GaN que presenten propiedades estructurales y ópticas adecuadas para formar parte de estructuras de cavidad resonante, tales como diodos electroluminiscentes y fotodetectores. Una vez que se ha seleccionado la estructura de espejo que presenta teóricamente el mayor valor de reflectividad a la longitud de onda de diseño, se optimiza su crecimiento por la técnica de epitaxia de haces moleculares, empleando como substratos el zafiro y el template de GaN, siendo éste último el que mejor resultados proporciona. El primer dispositivo fabricado con carácter resonante es un diodo electroluminiscente emitiendo en el verde (510 nm). Debido al diseño del dispositivo, cuya emisión se realiza a través del substrato, la reflectividad requerida para el espejo de Bragg deberá ser moderada, resultando suficiente un 50 % a 510 nm. Las mejoras que presenta este tipo de dispositivos frente al diodo emisor de luz convencional son una mayor pureza espectral, una alta direccionalidad y una potencia de salida de tres veces superior. El segundo dispositivo consiste en un fotodetector de barrera Schottky en el rango ultravioleta. El empleo de los nitruros en este tipo de dispositivos es una de las novedades más recientes, siendo el dispositivo de barrera Schottky desarrollado en esta memoria el primero que se presenta con geometría planar. En general, los contactos eléctricos son siempre mejores en el fotodetector resonante que en la referencia convencional (mejores factores de idealidad y menores corrientes de fuga). Por último, su respuesta espectral presenta dos máximos frente a la respuesta plana del dispositivo convencional, superándola en dos órdenes de magnitud.

GaN y AlN son materiales semiconductores piezoeléctricos del grupo III-V. La heterounión AlGaN/GaN presenta una elevada carga de polarización tanto piezoeléctrica como espontánea en la intercara, lo que genera en su cercanía un 2DEG de grandes concentración y movilidad. Este 2DEG produce una muy alta potencia de salida, que a su vez genera una elevada temperatura de red. Las tensiones de puerta y drenador provocan un stress piezoeléctrico inverso, que puede afectar a la carga de polarización piezoeléctrica y así influir la densidad 2DEG y las características de salida. Por tanto, la física del dispositivo es relevante para todos sus aspectos eléctricos, térmicos y mecánicos. En esta tesis se utiliza el software comercial COMSOL, basado en el método de elementos finitos (FEM), para simular el comportamiento integral electro-térmico, electro-mecánico y electro-térmico-mecánico de los HEMTs de GaN. Las partes de acoplamiento incluyen el modelo de deriva y difusión para el transporte electrónico, la conducción térmica y el efecto piezoeléctrico. Mediante simulaciones y algunas caracterizaciones experimentales de los dispositivos, hemos analizado los efectos térmicos, de deformación y de trampas. Se ha estudiado el impacto de la geometría del dispositivo en su auto-calentamiento mediante simulaciones electro-térmicas y algunas caracterizaciones eléctricas. Entre los resultados más sobresalientes, encontramos que para la misma potencia de salida la distancia entre los contactos de puerta y drenador influye en generación de calor en el canal, y así en su temperatura. El diamante posee une elevada conductividad térmica. Integrando el diamante en el dispositivo se puede dispersar el calor producido y así reducir el auto-calentamiento, al respecto de lo cual se han realizado diversas simulaciones electro-térmicas. Si la integración del diamante es en la parte superior del transistor, los factores determinantes para la capacidad disipadora son el espesor de la capa de diamante, su conductividad térmica y su distancia a la fuente de calor. Este procedimiento de disipación superior también puede reducir el impacto de la barrera térmica de intercara entre la capa adaptadora (buffer) y el substrato. La muy reducida conductividad eléctrica del diamante permite que pueda contactar directamente el metal de puerta (muy cercano a la fuente de calor), lo que resulta muy conveniente para reducir el auto-calentamiento del dispositivo con polarización pulsada. Por otra parte se simuló el dispositivo con diamante depositado en surcos atacados sobre el sustrato como caminos de disipación de calor (disipador posterior). Aquí aparece una competencia de factores que influyen en la capacidad de disipación, a saber, el surco atacado contribuye a aumentar la temperatura del dispositivo debido al pequeño tamaño del disipador, mientras que el diamante disminuiría esa temperatura gracias a su elevada conductividad térmica. Por tanto, se precisan capas de diamante relativamente gruesas para reducer ele efecto de auto-calentamiento. Se comparó la simulación de la deformación local en el borde de la puerta del lado cercano al drenador con estructuras de puerta estándar y con field plate, que podrían ser muy relevantes respecto a fallos mecánicos del dispositivo. Otras simulaciones se enfocaron al efecto de la deformación intrínseca de la capa de diamante en el comportamiento eléctrico del dispositivo. Se han comparado los resultados de las simulaciones de la deformación y las características eléctricas de salida con datos experimentales obtenidos por espectroscopía micro-Raman y medidas eléctricas, respectivamente. Los resultados muestran el stress intrínseco en la capa producido por la distribución no uniforme del 2DEG en el canal y la región de acceso. Además de aumentar la potencia de salida del dispositivo, la deformación intrínseca en la capa de diamante podría mejorar la fiabilidad del dispositivo modulando la deformación local en el borde de la puerta del lado del drenador. Finalmente, también se han simulado en este trabajo los efectos de trampas localizados en la superficie, el buffer y la barrera. Las medidas pulsadas muestran que tanto las puertas largas como las grandes separaciones entre los contactos de puerta y drenador aumentan el cociente entre la corriente pulsada frente a la corriente continua (lag ratio), es decir, disminuir el colapse de corriente (current collapse). Este efecto ha sido explicado mediante las simulaciones de los efectos de trampa de superficie. Por su parte, las referidas a trampas en el buffer se enfocaron en los efectos de atrapamiento dinámico, y su impacto en el auto-calentamiento del dispositivo. Se presenta también un modelo que describe el atrapamiento y liberación de trampas en la barrera: mientras que el atrapamiento se debe a un túnel directo del electrón desde el metal de puerta, el desatrapamiento consiste en la emisión del electrón en la banda de conducción mediante túnel asistido por fonones. El modelo también simula la corriente de puerta, debida a la emisión electrónica dependiente de la temperatura y el campo eléctrico. Además, también se ilustra la corriente de drenador dependiente de la temperatura y el campo eléctrico. ABSTRACT GaN and AlN are group III-V piezoelectric semiconductor materials. The AlGaN/GaN heterojunction presents large piezoelectric and spontaneous polarization charge at the interface, leading to high 2DEG density close to the interface. A high power output would be obtained due to the high 2DEG density and mobility, which leads to elevated lattice temperature. The gate and drain biases induce converse piezoelectric stress that can influence the piezoelectric polarization charge and further influence the 2DEG density and output characteristics. Therefore, the device physics is relevant to all the electrical, thermal, and mechanical aspects. In this dissertation, by using the commercial finite-element-method (FEM) software COMSOL, we achieved the GaN HEMTs simulation with electro-thermal, electro-mechanical, and electro-thermo-mechanical full coupling. The coupling parts include the drift-diffusion model for the electron transport, the thermal conduction, and the piezoelectric effect. By simulations and some experimental characterizations, we have studied the device thermal, stress, and traps effects described in the following. The device geometry impact on the self-heating was studied by electro-thermal simulations and electrical characterizations. Among the obtained interesting results, we found that, for same power output, the distance between the gate and drain contact can influence distribution of the heat generation in the channel and thus influence the channel temperature. Diamond possesses high thermal conductivity. Integrated diamond with the device can spread the generated heat and thus potentially reduce the device self-heating effect. Electro-thermal simulations on this topic were performed. For the diamond integration on top of the device (top-side heat spreading), the determinant factors for the heat spreading ability are the diamond thickness, its thermal conductivity, and its distance to the heat source. The top-side heat spreading can also reduce the impact of thermal boundary resistance between the buffer and the substrate on the device thermal behavior. The very low electrical conductivity of diamond allows that it can directly contact the gate metal (which is very close to the heat source), being quite convenient to reduce the self-heating for the device under pulsed bias. Also, the diamond coated in vias etched in the substrate as heat spreading path (back-side heat spreading) was simulated. A competing mechanism influences the heat spreading ability, i.e., the etched vias would increase the device temperature due to the reduced heat sink while the coated diamond would decrease the device temperature due to its higher thermal conductivity. Therefore, relative thick coated diamond is needed in order to reduce the self-heating effect. The simulated local stress at the gate edge of the drain side for the device with standard and field plate gate structure were compared, which would be relevant to the device mechanical failure. Other stress simulations focused on the intrinsic stress in the diamond capping layer impact on the device electrical behaviors. The simulated stress and electrical output characteristics were compared to experimental data obtained by micro-Raman spectroscopy and electrical characterization, respectively. Results showed that the intrinsic stress in the capping layer caused the non-uniform distribution of 2DEG in the channel and the access region. Besides the enhancement of the device power output, intrinsic stress in the capping layer can potentially improve the device reliability by modulating the local stress at the gate edge of the drain side. Finally, the surface, buffer, and barrier traps effects were simulated in this work. Pulsed measurements showed that long gates and distances between gate and drain contact can increase the gate lag ratio (decrease the current collapse). This was explained by simulations on the surface traps effect. The simulations on buffer traps effects focused on illustrating the dynamic trapping/detrapping in the buffer and the self-heating impact on the device transient drain current. A model was presented to describe the trapping and detrapping in the barrier. The trapping was the electron direct tunneling from the gate metal while the detrapping was the electron emission into the conduction band described by phonon-assisted tunneling. The reverse gate current was simulated based on this model, whose mechanism can be attributed to the temperature and electric field dependent electron emission in the barrier. Furthermore, the mechanism of the device bias via the self-heating and electric field impact on the electron emission and the transient drain current were also illustrated.

Los sistemas micro electro mecánicos (MEMS) han demostrado ser una exitosa familia de dispositivos que pueden usarse como plataforma para el desarrollo de dispositivos con aplicaciones en óptica, comunicaciones, procesado de señal y sensorización. Los dispositivos MEMS estándar suelen estar fabricados usando tecnología de silicio. Sin embargo, el rendimiento de estos MEMS se puede mejorar si se usan otros materiales. Por ejemplo, el diamante nanocristalino (NCD) ofrece unas excelentes propiedades mecánicas, transparencia y una superficie fácil de funcionalizar. Por otro lado, el sistema de materiales (In; Ga; Al)N, los materiales IIIN, se pueden usar para producir estructuras monocristalinas con alta sensibilidad mecánica y química. Además, el AlN se puede depositar por pulverización catódica reactiva sobre varios substratos, incluyendo NCD, para formar capas policristalinas orientadas con alta respuesta piezoeléctrica. Adicionalmente, tanto el NCD como los materiales III-N muestran una gran estabilidad térmica y química, lo que los hace una elección idónea para desarrollar dispositivos para aplicaciones para alta temperatura, ambientes agresivos e incluso para aplicaciones biocompatibles. En esta tesis se han usado estos materiales para el diseño y medición de demostradores tecnológicos. Se han perseguido tres objetivos principales: _ Desarrollo de unos procesos de fabricación apropiados. _ Medición de las propiedades mecánicas de los materiales y de los factores que limitan el rendimiento de los dispositivos. _ Usar los datos medidos para desarrollar dispositivos demostradores complejos. En la primera parte de esta tesis se han estudiado varias técnicas de fabricación. La estabilidad de estos materiales impide el ataque y dificulta la producción de estructuras suspendidas. Los primeros capítulos de esta disertación se dedican al desarrollo de unos procesos de transferencia de patrones por ataque seco y a la optimización del ataque húmedo sacrificial de varios substratos propuestos. Los resultados de los procedimientos de ataque se presentan y se describe la optimización de las técnicas para la fabricación de estructuras suspendidas de NCD y materiales III-N. En un capítulo posterior se estudia el crecimiento de AlN por pulverización catódica. Como se ha calculado en esta disertación para obtener una actuación eficiente de MEMS, las capas de AlN han de ser finas, típicamente d < 200 nm, lo que supone serias dificultades para la obtención de capas orientadas con respuesta piezoeléctrica. Las condiciones de depósito se han mapeado para identificar las fronteras que proporcionan el crecimiento de material orientado desde los primeros pasos del proceso. Además, durante la optimización de los procesos de ataque se estudió un procedimiento para fabricar películas de GaN nanoporoso. Estas capas porosas pueden servir como capas sacrificiales para la fabricación de estructuras suspendidas de GaN con baja tensión residual o como capas para mejorar la funcionalización superficial de sensores químicos o biológicos. El proceso de inducción de poros se discutirá y también se presentarán experimentos de ataque y funcionalización. En segundo lugar, se han determinado las propiedades mecánicas del NCD y de los materiales III-N. Se han fabricado varias estructuras suspendidas para la medición del módulo de Young y de la tensión residual. Además, las estructuras de NCD se midieron en resonancia para calcular el rendimiento de los dispositivos en términos de frecuencia y factor de calidad. Se identificaron los factores intrínsecos y extrínsecos que limitan ambas figuras de mérito y se han desarrollado modelos para considerar estas imperfecciones en las etapas de diseño de los dispositivos. Por otra parte, los materiales III-N normalmente presentan grandes gradientes de deformación residual que causan la deformación de las estructuras al ser liberadas. Se han medido y modelado estos efectos para los tres materiales binarios del sistema para proporcionar puntos de interpolación que permitan predecir las características de las aleaciones del sistema III-N. Por último, los datos recabados se han usado para desarrollar modelos analíticos y numéricos para el diseño de varios dispositivos. Se han estudiado las propiedades de transducción y se proporcionan topologías optimizadas. En el último capítulo de esta disertación se presentan diseños optimizados de los siguientes dispositivos: _ Traviesas y voladizos de AlN=NCD con actuación piezoeléctrica aplicados a nanoconmutadores de RF para señales de alta potencia. _ Membranas circulares de AlN=NCD con actuación piezoeléctrica aplicadas a lentes sintonizables. _ Filtros ópticos Fabry-Pérot basados en cavidades aéreas y membranas de GaN actuadas electrostáticamente. En resumen, se han desarrollado unos nuevos procedimientos optimizados para la fabricación de estructuras de NCD y materiales III-N. Estas técnicas se han usado para producir estructuras que llevaron a la determinación de las principales propiedades mecánicas y de los parámetros de los dispositivos necesarios para el diseño de MEMS. Finalmente, los datos obtenidos se han usado para el diseño optimizado de varios dispositivos demostradores. ABSTRACT Micro Electro Mechanical Systems (MEMS) have proven to be a successful family of devices that can be used as a platform for the development of devices with applications in optics, communications, signal processing and sensorics. Standard MEMS devices are usually fabricated using silicon based materials. However, the performance of these MEMS can be improved if other material systems are used. For instance, nanocrystalline diamond (NCD) offers excellent mechanical properties, optical transparency and ease of surface functionalization. On the other hand, the (In; Ga; Al)N material system, the III-N materials, can be used to produce single crystal structures with high mechanical and chemical sensitivity. Also, AlN can be deposited by reactive sputtering on various substrates, including NCD, to form oriented polycrystalline layers with high piezoelectric response. In addition, both NCD and III-N materials exhibit high thermal and chemical stability, which makes these material the perfect choice for the development of devices for high temperatures, harsh environments and even biocompatible applications. In this thesis these materials have been used for the design and measurement of technological demonstrators. Three main objectives have been pursued: _ Development of suitable fabrication processes. _ Measurement of the material mechanical properties and device performance limiting factors. _ Use the gathered data to design complex demonstrator devices. In a first part of the thesis several fabrication processes have been addressed. The stability of these materials hinders the etching of the layers and hampers the production of free standing structures. The first chapters of this dissertation are devoted to the development of a dry patterning etching process and to sacrificial etching optimization of several proposed substrates. The results of the etching processes are presented and the optimization of the technique for the manufacturing of NCD and III-N free standing structures is described. In a later chapter, sputtering growth of thin AlN layers is studied. As calculated in this dissertation, for efficient MEMS piezoelectric actuation the AlN layers have to be very thin, typically d < 200 nm, which poses serious difficulties to the production of c-axis oriented material with piezoelectric response. The deposition conditions have been mapped in order to identify the boundaries that give rise to the growth of c-axis oriented material from the first deposition stages. Additionally, during the etching optimization a procedure for fabricating nanoporous GaN layers was also studied. Such porous layers can serve as a sacrificial layer for the release of low stressed GaN devices or as a functionalization enhancement layer for chemical and biological sensors. The pore induction process will be discussed and etching and functionalization trials are presented. Secondly, the mechanical properties of NCD and III-N materials have been determined. Several free standing structures were fabricated for the measurement of the material Young’s modulus and residual stress. In addition, NCD structures were measured under resonance in order to calculate the device performance in terms of frequency and quality factor. Intrinsic and extrinsic limiting factors for both figures were identified and models have been developed in order to take into account these imperfections in the device design stages. On the other hand, III-N materials usually present large strain gradients that lead to device deformation after release. These effects have been measured and modeled for the three binary materials of the system in order to provide the interpolation points for predicting the behavior of the III-N alloys. Finally, the gathered data has been used for developing analytic and numeric models for the design of various devices. The transduction properties are studied and optimized topologies are provided. Optimized design of the following devices is presented at the last chapter of this dissertation: _ AlN=NCD piezoelectrically actuated beams applied to RF nanoswitches for large power signals. _ AlN=NCD piezoelectrically actuated circular membranes applied to tunable lenses. _ GaN based air gap tunable optical Fabry-Pérot filters with electrostatic actuation. On the whole, new optimized fabrication processes has been developed for the fabrication of NCD and III-N MEMS structures. These processing techniques was used to produce structures that led to the determination of the main mechanical properties and device parameters needed for MEMS design. Lastly, the gathered data was used for the design of various optimized demonstrator devices.

Los transistores de alta movilidad electrónica (HEMT, por sus siglas en inglés) basados en GaN han sido ampliamente estudiados en las últimas décadas debido a su prometedor potencial en aplicaciones a alta potencia, alta frecuencia y alta temperatura, gracias a las únicas propiedades que posee el GaN, como son su ancha banda prohibida (3.4 eV), alto campo eléctrico crítico (> 3 MV/cm) y elevada velocidad de saturación. Sin embargo, todavía presenta algunos inconvenientes, tales como una alta corriente de fugas, colapso de corriente y efectos de atrapamiento de carga, además de problemas de estabilidad en condiciones desfavorables que limitan la fiabilidad de los dispositivos y su alto potencial. . En este trabajo de tesis doctoral, se han desarrollado dispositivos HEMT con puerta aislada, comúnmente denominados MOSHEMT (metal-aislante-semiconductor HEMT) haciendo uso de materiales aislantes de puerta de alta constante dieléctrica (k) y se ha evaluado su establidad térmica, eléctrica y bajo irradiación, con objeto the proporcionar soluciones a los problemas anteriormente mencionados.En primer lugar, algunos de los pasos críticos del proceso de fabricación de los dispositivos basados en GaN se han optimizado, como son el aislamiento eléctrico entre dispositivos (denominado aislamiento MESA) y el depósito de dieléctricos de puerta. Conseguir un buen aislamiento del dispositivo es necesario para evitar corrientes indeseables de fugas entre dispositivos. En este caso, se ha hecho uso de un ataque seco, mediante la técnica de ICP-RIE, y se han conseguido dispositivos con una superficie lisa, perfiles verticales y baja corriente de fugas tras optimizar los gases del plasma. Los mejores resultados se obtuvieron con una mezla de Cl2/ BCl3 con una composición de 10: 1. Posteriormente, hemos fabricado y caracterizado diodos convencionales y diodos MOS, así como HEMTs y MOSHEMTs utilizando Al2O3, HfO2 y ZrO2 en diferentes tipos de heterostructuras, tales como AlGaN/GaN, AlInn/GaN y GaN/AlInn/GaN. Las diferencias entre los tres tipos de dieléctricos de puerta sobre AlGaN/GaN son muy pequeñas, los dieléctricos han reducido la corriente de fugas por la puerta, la corriente de drenador en estado apagado en un factor de más de 104, un aumento de 103 en la relación de corriente encendido/apagado (ON/OFF) de, y una reducción del colapso de corriente y los efectos de carga atrapada en los dispositivos, especialmente con HfO2. Para los dieléctricos sobre AlInn/GaN, la corriente de fuga disminuyó en un factor de 103 en el caso de usar Al2O3 y HfO2, y la mayor relación ON/OFFera de hasta un 105 en los MOSHEMTs con ZrO2. En cuanto a los dieléctricos sobre GaN/AlInN/GaN, la corriente de fuga disminuyó en más de 107 y la relación ON/OFF aumentó a 106 en los MOSHEMTs con HfO2, respecto a HEMTs. Basándose en estos resultados, se realizó otra optimización mediante el uso de un tratamiento superficial basado en KOH previo al depósito de dieléctrico con objeto de mejorar los efectos de los dieléctricos en las heterostrucutras. En este caso, los dispositivos MOSHEMT se fabricaron en heteroestructructuras AlGaN/GaN con HfO2 de dieléctrico de puerta. Los resultados muestran que la limpieza usando KOH previa al depósito de HfO2 puede ayudar a reducir los efectos de carga atrapada en los dispositivos gracias a la limpieza de los defectos relacionados con resto de C en superficie. Los procesos de recocido térmico corto demostraron que la limpieza de KOH mejora la estabilidad de los dispositivos y la relación ON/OFF. Los efectos de ciclos térmicos se han evaluado en los dispositivos HEMTsobre AlGaN/GaN y AlInN/GaN, así como los MOSHEMTs sobre AlInN/GaN con HfO2 obteniedo que los complejos de oxígeno (ON) y vacantes de oxígeno (V-) actúan como centros de captura de carga. Además, se han analizadolos efectos de la irradiación con protones (H+) y helio (He+) en los dispositivos convencionales sobre heterostructuras AlInN/GaN y MOS con HfO2. Los resultados mostraron que los efectos de He+ irradiación son mucho más acusadosque con H+, y a mayor fluencia de iones, mayor es el más dañado causado en los dispositivos. Los resultados también mostraron que tras la irradiación los MOS-HEMTs son más estables que los HEMT convencionales, debido a los efectos de amortiguación de la capa dieléctrica.La irradiación con H+ en los dispositivos previamente fabricados mostraron que a los diodos MOS (MOS-Ds) con todos dielectircs les afecta menos la irradiación de protones que a los SDs convencionales. Sin embargo, en el caso de AlInN/GaN y GaN/AlInN/GaN, el ZrO2 MOS-Ds mostró una disminución en la corriente inversa (Irev) y en la corriente directa (Ifor) tras la irradiación. A continuación, se estudió el cambio de las características en DC de los HEMT y MOS-HEMT después de la irradiación. En el caso de AlGaN/GaN y GaN/AlInN/GaN, los MOS-HEMTs con HfO2 y Al2O3 mostraron una pequeña reducción en los valores de ID,max, y gm,max, especialmente usando HfO2, para el cuál el cambio es insignificante. En el caso de AlInN/GaN, las características de salida en DC apenas mostraron cambios en los MOS-HEMTs con ZrO2, junto con la disminución de la corriente de fuga en el MOS-Ds, presentado un comportamiento muy estable bajo irradiación A continuación, se estudiaron los efectos de estrés eléctrico en los HEMT de AlGaN/GaN y MOS-HEMT con HfO2. Los resultados mostraron que había un voltaje crítico entre drenador y puerta, aproximadamente en 33 V en los HEMT convencionales. A diferencia de la discusión anterior, este voltaje crítico se debe probablemente a las propiedades de la heterostructura: los defectos cristalográficos debidos al campo piezoeléctrico inverso, o a trampas inducidas por electrones calientes. Esto no se observó en los MOS-HEMTs, lo que implica las mejoras de los MOS-HEMTs con HfO2.Finalmente, se ha estudiado otro nuevo material dieléctrico, Gd2O3. Se ha analizado la estabilidad térmica de los dispositivos durante un recocido térmico corto, un proceso de ciclo térmico escalonado y un proceso térmico a largo plazo. Los MOS-HEMTs con Gd2O3 presentaron una baja corriente de fuga por la puerta y un comportamiento estable en DC durante el test térmico de larga duración. En cambio, los HEMTs convencionales mostraron degradación permanente después de un almacenamiento térmico de un día a 500oC, caracterizado por un aumentaron de la corriente de fugas por la puerta y en la resistencia de entrada, la reducción en la máxima corriente de drenadorje, máxima transconductancia y la relación de retardo de puerta (conocido por “gate lag”). Además, también se ha llegado a la conclusión de que un proceso de recocido térmico suave mejora la estabilidad térmica de los MOS-HEMTs con Gd2O3 dieléctrica. Por lo tanto, los MOS-HEMTs utilizando Gd2O3 presentan una mejor estabilidad térmica, por lo que son firmes candidatos para aplicaciones a alta temperatura, a diferencia de los dispositivos convencionales. Además, los resultados durante las pruebas del ciclo térmico han demostrado que a los MOS-HEMTs les afecta menos el estrés térmico debido a la protección de la capa dieléctrica bajo el metal de puerta, y los efectos de carga atrapada en la superficie de los dispositivos o en la intercara del canal que son mitigados con la capa dieléctrica de Gd2O3. ----------ABSTRACT---------- GaN-based high electron mobility transistors (HEMTs) have been studied extensively in last decades due to its promising potential in high power, high frequency and high temperature applications, thanks to the attractive properties of GaN, such as wide band gap (3.4 eV), high critical electric field (> 3 MV/cm) and high saturation velocity. However, there are still some drawbacks, such as high leakage current, current collapse and trapping effects as well as devices stability at harsh environments. In this thesis work, the development of MOS-HEMTs (metal-oxide-semiconductor HEMTs) using high-k dielectrics and the assessment of their thermal, electrical and under irradiation stabilities have been discussed in order to provide solutions to the aforementioned issues. Firstly, some critical steps of the devices processing, including MESA isolation and gate dielectric deposition were optimized. A good device isolation is necessary to avoid undesired leakage currents among the devices. In this case, a dry etching using ICP-RIE technique was used, and we have achieved devices with smooth surface, vertical profile as well as low leakage current by optimizing the plasma mixture. The best results come from the Cl2/BCl3 = 10:1 composition. Afterwards, we have fabricated and characterized conventional and MOS-diodes, as well as HEMTs and MOS-HEMTs using Al2O3, HfO2 and ZrO2 on different kinds of heterostructures (HS), such as AlGaN/GaN, AlInN/GaN and GaN/AlInN/GaN. The differences among the three kinds of dielectrics on AlGaN/GaN are very small, the dielectrics have decreased the leakage current, off-state drain current by over 104, and increased the on/off ratio by 103, decreased the current collapse and trapping effects in the devices, especially HfO2. For the dielectrics on AlInN/GaN HS, the leakage current decreased by 103 by Al2O3 and HfO2, and the highest on/off ratio was up to 105 in the ZrO2 MOS-HEMTs. Regarding the dielectrics on GaN/AlInN/GaN HS, the leakage current decreased by more than 107, and the on/off ratio was increased to 106 in the case of HfO2 MOS-HEMTs compared with the conventional HEMTs. Based on the results from the comparison among the various MOS devices, another optimization technique aimed to improve the effects of dielectrics on the HS was done by pre-cleaning using KOH solution. The devices were fabricated on AlGaN/GaN HS with HfO2 dielectric. The results show that the pre-deposition cleaning using KOH can help reduce the trapping effects in the devices by cleaning the C related defects. The tests with short thermal annealing proved that KOH cleaning have improved the devices stability and improve the on/off ratio. The effects of thermal cycle tests on the devices including AlGaN/GaN HEMTs, AlInN/GaN HEMTs and HfO2/GaN/AlInN/GaN MOS HEMTs were studied, and the trapping center in the devices were analyzed to be O complex (ON) and O vacancy (V−).The irradiation effects on the AlInN/GaN conventional and MOS devices with HfO2 using H+ and He+ were analized. The results showed that the effects of He+ irradiation on the devices is much stronger than H+, and the higher the ion fluence, the more the damaged on the devices. Results also showed that the MOS-HEMTs are more stable than the conventional HEMTs after irradiation, due to the buffering effects of the dielectric layer. The H+ irradiation on the previously fabricated devices showed that the MOS-Ds with all dielectrics are less affected by the proton irradiation than the SDs. However, in the case of AlInN/GaN and GaN/AlInN/GaN HS, the ZrO2 MOS-Ds showed Irev and Ifor decrease after irradiation. This was explained by the improvement of isolation in the GaN buffer layer and Ni void formation within the interface. Then the DC characteristics change of the HEMTs and MOS-HEMTs after irradiation were studied. For the AlGaN/GaN and GaN/AlInN/GaN HS, the MOS-HEMTs with HfO2 and Al2O3 showed very small decrease on the ID,max, gm,max and Vth, especially HfO2, the change is negligible. For the AlInN/GaN HS, the DC characteristics degradation of MOS-HEMTs with ZrO2 is negligible, together with the leakage current decrease in the MOS-Ds, it is the best option for further studies under irradiation environments. Then the effects of electrical stress on the AlGaN/GaN HEMTs and MOS-HEMTs with HfO2 were studied. Results showed that there was critical point of gate drain voltage at about 33 V in the conventional HEMTs. Different from the previous discussion before, this critical voltage mostly probably due to the properties of the heterostructure: the crystallographic defects due to inverse piezoelectrical properties or hot electron induced traps. This was not observed in the MOS-HEMTs, implying the improvements of the MOS-HEMTs with HfO2 dielectric layers Finally, another new dielectric material Gd2O3 is studied. The thermal stability of the devices during a short thermal annealing, step thermal cycle process and long term thermal process, have been studied. The Gd2O3 MOS-HEMTs had a low gate leakage current and stable DC behaviour during the long thermal test. In contrast, the conventional HEMTs showed permanent degradation after a one-day thermal storage at 500°C, featured by an increased gate leakage current and on-resistance, reduced maximum drain current, maximum transconductance and gate lag ratio. In addition, we also concluded that a soft thermal annealing process enhanced the thermal stability of the MOS-HEMTs with Gd2O3 dielectric. Therefore, MOS-HEMTs using Gd2O3 dielectric with improved stability are well qualified candidates for high temperature applications compared with conventional HEMTs. Also, results during the thermal cycle tests have shown that the MOS-HEMTs were less influenced by temperature due to the protection of dielectric layer under the gate, and the trapping effects on the devices surface or in the channel interface were mitigated by the Gd2O3 dielectric layer.
