The peculiarities of the LPE technique in obtaining multilayer AlGaAs heterostructures are considered. The internal quantum efficiency of radiative recombination close to 100% and record values (up to 45%) for the external quantum efficiency have been achieved due to the reduction of the active defects at heteroboundaries. The peculiarities of selective LPE of AlGaAs heterostructures and LPE on profiled substrates are also considered. The method developed was used for improving the characteristics of LEDs and for the fabrication of LED monolitic arrays.
