Abstract

We report the first search result for the flux of astrophysical electron antineutrinos for energies ${ \mathcal O }(10)\,\mathrm{MeV}$ in the gadolinium-loaded Super-Kamiokande (SK) detector. In 2020 June, gadolinium was introduced to the ultrapure water of the SK detector in order to detect neutrons more efficiently. In this new experimental phase, SK-Gd, we can search for electron antineutrinos via inverse beta decay with efficient background rejection thanks to the high efficiency of the neutron tagging technique. In this paper, we report the result for the initial stage of SK-Gd, during 2020 August 26, and 2022 June 1 with a 22.5 × 552 kton · day exposure at 0.01% Gd mass concentration. No significant excess over the expected background in the observed events is found for the neutrino energies below 31.3 MeV. Thus, the flux upper limits are placed at the 90% confidence level. The limits and sensitivities are already comparable with the previous SK result with pure water (22.5 × 2970 kton · day) owing to the enhanced neutron tagging. Operation with Gd increased to 0.03% started in 2022 June.

2. [N i] 10400/10410 Å Lines as Possible Disk Wind Tracers in a Young Intermediate-mass Star

Abstract

In this study, we performed high-resolution near-infrared (NIR) spectroscopy ( R = 28,000; λ = 0.90–1.35 μ m) with a high signal-to-noise ratio on HD 200775, a very young (∼0.1 Myr old) and massive intermediate-mass star (a binary star with a mass of about 10 M _⊙ each) with a protoplanetary disk. The obtained spectra show eight forbidden lines of three elements: two of [S ii ] (10289 and 10323 Å), two of [N i ] (10400 and 10410 Å), and four of [Fe ii ] (12570, 12946, 12981, and 13209 Å). This is the first time that the [N i ] lines are detected in a young stellar object with a doublet deblended. Gaussian fitting of the spectra indicates that all line profiles have low-velocity components and exhibit blueshifted features, suggesting that all lines originate from the disk winds (magnetohydrodynamic disk wind and/or photoevaporative wind). Based on the fit, the [N i ] and [Fe ii ] lines are categorized into narrow components, while the [S ii ] lines are at the boundary between broad and narrow components. These forbidden lines are suggested to be very promising disk wind tracers among the existing ones because they are in the NIR-wavelength range, which can be observed from early stages with high sensitivities. Among these lines, [N i ] lines would be a rather powerful probe for deriving the basic physical parameters of disk wind gases. However, the study of these lines herein is limited to one object; thus, further studies are needed to examine their properties.

6. A mixture of Si3N4 powder and SiO2 sand as a novel DC arc quenching medium for improvement of the current-limiting performance of a model electric fuse.

Abstract

A current-limiting and consequent direct current (DC) arc interruption requires an increase in arc resistance r a r c for a DC fuse. Flattery silica (SiO2) sand has been used as an arc quenching medium in fuses for decades. However, there are few reports about a novel arc quenching medium which enables more r a r c increases compared to flattery SiO2 sand. This paper uniquely selected a novel arc quenching medium based on the following material properties: (1) electrical resistivity and thermal conductivity in the solid phase, (2) the possibility of r a r c increasing in the gas phase, (3) the possibility of electrical insulation after re-solidification, and (4) the cost of materials. As a result, we originally selected a powder mixture of silicon-nitride (Si3N4) and flattery SiO2 sand as a promising novel arc quenching medium. Therefore, DC interruption experiments were performed using a Si3N4/flattery SiO2 sand powder mixture under different Si3N4 concentration conditions. As a result of 1000 A DC arc quenching experiments, the utilization of Si3N4 powder with the flattery SiO2 sand successfully increased the arc resistance r a r c during the arc quenching process. The increasing Si3N4 concentration exhibited a further increase in r a r c during the arc quenching process. As a result of the r a r c increase, the arc quenching time was significantly shortened to 30 ms for 30 wt.% Si3N4 conditions from 54 ms for the SiO2 sand conditions. In addition, utilization of Si3N4 powder achieved high insulation resistance over few MΩ after DC arc interruption. The above results clearly indicate that utilization of Si3N4 powder with flattery SiO2 sand can increase the DC interruption performance of the fuse. [ABSTRACT FROM AUTHOR]

Abstract

type:Article, A method to directly use biogas as a gaseous energy source was investigated. Utilizing this method, a prototype "refining-compression-filling (RCF) facility" for biogas, which uses membrane separation, was developed. The facility forms the core of a system for supplying dairy farms and facilities in suburbs with energy by filling gas cylinders with biogas reformed to a high calorific value. The recovery rate of methane from the biogas achieved by this prototype is about 80%, and for mass production of equipment, the officials and manufacturers in municipalities introducing the facility have requested further improvement in the methane-purification efficiency of the RCF facility. The purpose of this study was to establish optimal arrangements of the membrane module unit for improving the methane-purification efficiency of the biogas-dedicated purification RCF facility. The results of this study showed that a combination of three membrane modules arranged in series (a "three-stage-module in-series type") was found to effectively increase the methane concentration to about 99%. To further increase methane-recovery rates, a module configuration that combines the series and parallel arrangements of modules ("three-stage-module composite type") was found to effectively increase the methane recovery rate to approximately 95%.

Abstract

The universality of mobility against the effective electric field of Si nMOSFETs is not guaranteed under the nonlinear model of surface roughness (SR) scattering, which has been recently proposed and is more quantitative than the conventional linear model. Therefore, in this study, the mechanism of the universality of the mobility is quantitatively examined for (100) and (110) Si nMOSFETs based on the nonlinear model. As a result, the coefficient η in the effective field to provide the universality is theoretically shown to be 1/2 and 1/3 for (100) and (110) Si nMOSFETs, respectively, and the physical origin is addressed.

They produce many of the chemical elements necessary for life to exist and their remnants-neutron stars and black holes-are interesting astrophysical objects in their own right. However, despite millennia of observations and almost a century of astrophysical study, the explosion mechanism of core-collapse supernovae is not yet well understood. Hyper-Kamiokande is a next-generation neutrino detector that will be able to observe the neutrino flux from the next galactic core-collapse supernova in unprecedented detail. We focus on the first 500 ms of the neutrino burst, corresponding to the accretion phase, and use a newly-developed, high-precision supernova event generator to simulate Hyper-Kamiokandeʼs response to five different supernova models. We show that Hyper-Kamiokande will be able to distinguish between these models with high accuracy for a supernova at a distance of up to 100 kpc. Once the next galactic supernova happens, this ability will be a powerful tool for guiding simulations toward a precise reproduction of the explosion mechanism observed in nature.

Abstract

In 2020, the Super-Kamiokande (SK) experiment moved to a new stage (SK-Gd) in which gadolinium (Gd) sulfate octahydrate was added to the water in the detector, enhancing the efficiency to detect thermal neutrons and consequently improving the sensitivity to low energy electron anti-neutrinos from inverse beta decay (IBD) interactions. SK-Gd has the potential to provide early alerts of incipient core-collapse supernovae through detection of electron anti-neutrinos from thermal and nuclear processes responsible for the cooling of massive stars before the gravitational collapse of their cores. These pre-supernova neutrinos emitted during the silicon burning phase can exceed the energy threshold for IBD reactions. We present the sensitivity of SK-Gd to pre-supernova stars and the techniques used for the development of a pre-supernova alarm based on the detection of these neutrinos in SK, as well as prospects for future SK-Gd phases with higher concentrations of Gd. Abstract

Methanation of CO2 is a key technology to realize a sustainable society. The reactions should be driven at a lower temperatures from the viewpoint of catalyst stability. Methanation with plasma catalysis can drive reactions at lower temperature than thermal catalysis. However, the reaction mechanism is little understood due to the complexity of the interactions. In this study, we investigated the power and pressure dependence of the methanation efficiency when only plasma is used as a fundamental research. We discuss how these parameters change the vibrational temperature and active species density and affect the methanation efficiency using optical emission spectroscopy.

Abstract

The homogeneous formation of high-mobility oxide semiconductor thin films over large areas at low temperatures was accomplished by optimizing both the film formation process and the low-temperature post-processing via plasma annealing. Increasing the substrate-to-target distance (D ST) and the applied target voltage was found to produce more uniform deposition. The results of the field-effect mobility distributions of IGZO TFTs processed using plasma annealing were founded that plasma annealing generated essentially uniform distributions with μ FE values in the range of 32–35 cm2 V−1 s−1.

31. Effect of Hf x Zr1−x O2/Ge metal–ferroelectrics–insulator–semiconductor interfaces on polarization reversal behavior

Abstract

To evaluate the polarization characteristics of ferroelectric-gate field-effect transistors, metal–ferroelectrics–insulator–semiconductor (MFIS) structures are often used. This study examines the influence of interface characteristics on polarization characterization in MFIS on low-impurity-concentration substrates by experimentally evaluating the ferroelectric properties of Hf x Zr1−x O2 (HZO)/Ge MFIS capacitors with different interface properties. Usually, polarization reversal behavior is not observed for MFIS capacitors on low-impurity-concentration substrates. However, it is found that, when the interface properties are poor and the interface state density is high, polarization reversal behavior can be observed even on the low-impurity concentration substrates. In lightly-doped MFIS capacitors with many interface states, the response of the interface states at low measurement frequencies suppresses the depletion layer change and voltage drop in the Ge substrate, resulting in the high electric field across the HZO films and observation of polarization reversal behavior.

32. Effects of post-deposition annealing temperature and atmosphere on interface properties in ALD Al2O3/plasma oxidation GeO x /(111) and (100) n-Ge MOS structures

Abstract

In this work, the effects of post-deposition annealing (PDA) on Al2O3/GeO x /(111) and (100) n-Ge structures are experimentally studied with changing annealing temperatures from 300 °C to 650 °C in a vacuum, N2 and O2 atmosphere in order to clarify the stability of the MOS interface properties under high-temperature annealing. A decrease in D it and an increase in the oxide capacitance with increasing PDA temperature is observed up to 500 ∼ 600 °C, depending on the annealing atmosphere and surface orientation. The minimum D it of ∼3 × 1011 eV−1cm−2 is achieved for (111) Ge after PDA at 550 °C and 600 °C in N2/O2 or vacuum. This trend is similar to the (100) MOS interfaces and a similar amount of minimum D it is obtained. These results suggest that the present Al2O3/GeO x /Ge interfaces are suitable for the formation of the Ge-On-insulator (GOI) back interfaces by the wafer bonding process in the Smart-cut, where high-temperature annealing is indispensable.

Sputter-deposited polycrystalline BaSi2 films capped with a 5 nm thick a-SiC layer showed high photoresponsivity. This means that the a-SiC layer functions as a capping layer to prevent surface oxidation of BaSi2. Based on the measured absorption edge, the electron affinity of the a-SiC layer, and the work function of the TiN layer, the a-SiC is considered to act as an electron transport layer (ETL) for the BaSi2 light absorber layer/a-SiC interlayer/TiN contact structure in a BaSi2 solar cell. Using a 10 nm thick p+-BaSi2 layer as a hole transport layer, we investigated the effect of the BaSi2/a-SiC layered structure on the device performance of a BaSi2-pn homojunction solar cell by a one-dimensional device simulator (AFORS-HET v2.5). The a-SiC ETL effectively separates photogenerated carriers and allows transport of electrons while blocking holes to achieve an efficiency of 22% for a 500 nm thick BaSi2 light absorber layer. 36. Accurate evaluation of interface trap density at InAs MOS interfaces by using C–V curves at low temperatures

Abstract

A method to evaluate the interface trap density (D it) accurately by using high-frequency C–V curves at InAs MOS interfaces is experimentally examined, where quick responses of the interface traps at room temperature make D it evaluation based on the high-frequency C–V (Terman) method difficult. Therefore, low-temperature measurements of the C–V curves were performed to suppress the response of the interface traps. We studied the impact of the accuracy of the oxide capacitance C OX, distribution function, and C–V hysteresis owing to slow traps on the D it values evaluated by the Terman method. It was found that the accuracy of C OX and the choice of distribution function had a slight effect on the accuracy of the D it evaluation. It was also revealed that a measurement temperature lower than 40 K and limited gate voltage ranges in the C–V scan were indispensable for the accurate evaluation of D it.

Abstract

The sub-threshold swing (SS) of Si n-MOSFETs is experimentally and systematically evaluated in a temperature range of 4–300 K with varying the substrate impurity concentration (N sub) from ~1016 to ~1018 cm−3, to obtain a physical understanding of SS at cryogenic temperatures. It is clarified that the temperature and drain current dependencies of SS in n-MOSFETs are well represented by a model composed of mobile tail states and localized interface states, irrespective of N sub. The densities of these states are found to increase with increasing N sub. A physical origin of band tail states is studied by experimentally examining the impact of substrate bias on these states, which can separate the effects of the N sub and the surface electric field. It has been clarified, as a result, that the band tail states can be explained by the impurity-induced model.

Abstract

A superjunction (SJ) structure in power devices is compatible with low specific on-resistance and high breakdown voltage. To fabricate the SJ structure in SiC power devices, the repetition of ion implantation and epitaxial growth processes is a practical method. However, the impact of ion implantation on device performance has rarely been reported. In this study, we measured the carrier lifetime distributions in a SiC MOSFET with an SJ structure using a microscopic free carrier absorption method. Furthermore, we observed the distribution of defects via cathodoluminescence and deep levels via deep-level transient spectroscopy. We observed that Al ion implantation induced defects and reduced the carrier lifetime in the SJ structure. However, N ion implantation does not significantly induce defects. Additionally, Al ion implantation at room temperature exhibited more significant effects than implantation at 500 °C. The results can aid in controlling the carrier lifetime in SiC SJ MOSFETs.

40. Formation of NiO films by reactive sputtering and application to BaSi2 heterojunction solar cells as hole-selective interlayer material

Abstract

Semiconducting BaSi2 has attractive features for thin-film solar cell applications. In this study, we investigated the potential of NiO as a hole transport layer in NiO/BaSi2 heterojunction solar cells both by simulation and by experiment. To find deposition conditions to form NiO layers, a NiO target was sputtered on glass substrates under various O2-to-Ar gas flow ratios. The hole concentration of the NiO films was controlled in the range 1017–1021 cm−3 mainly by the substrate temperature during deposition. After that, NiO/BaSi2 heterojunction solar cells were designed using a one-dimensional simulation software (AFORS-HET v2.5). The conversion efficiency exceeded 16% for 400 nm thick n-BaSi2 absorption layers. We actually formed NiO/BaSi2 heterojunction solar cells on glass substrates by radio-frequency sputtering, and demonstrated that the carriers photogenerated in the BaSi2 films contributed to the internal quantum efficiency spectrum at wavelengths shorter than approximately 900 nm, corresponding to the band gap of BaSi2.

41. Efficient optical phase modulator based on an III–V metal-oxide-semiconductor structure with a doped graphene transparent electrode

Abstract

We propose a III–V metal-oxide-semiconductor (MOS) optical modulator with a graphene gate electrode along with the analysis of the modulation properties. With p-type doped graphene used as a transparent gate electrode, we can fully utilize the electron-induced refractive index change in an n-type InGaAsP waveguide with the reduction of the hole-induced optical absorption observed in a III–V/Si hybrid MOS optical modulator. Numerical analysis displays that up to the phase modulation efficiency of 0.82 V·cm and 0.22 dB optical loss for π phase shift can be achieved when the gate oxide thickness is 100 nm. With the elimination of the unnecessary parasitic capacitance found in the overlapping of graphene on the slab part of the waveguide, in conjunction with the high electron mobility in InGaAsP, the device also enables a modulation bandwidth of greater than 200 GHz.

42. Towards B-doped p-BaSi2 films on Si substrates by co-sputtering of BaSi2, Ba, and B-doped Si targets

Abstract

BaSi2 is one of the emerging materials for thin-film solar cell applications; hence the conductivity control by impurity doping is of great importance. The formation of B-doped p-BaSi2 films has been achieved by molecular beam epitaxy and vacuum evaporation. We fabricated B-doped BaSi2 films on Si substrates at 600 °C by co-sputtering BaSi2, Ba, and B-doped Si targets, followed by post-annealing at 900 °C or 1000 °C for 5 min in an Ar atmosphere. Contrary to expectations, as-grown sample and the sample annealed at 900 °C showed n-type conductivity, while the sample annealed at 1000 °C showed p-type conductivity. The reason for the n-type conductivity was discussed based on first-principles calculation considering the presence of oxygen atoms in the order of 1021 cm−3. The n-type conductivity for B-doped BaSi2 is possible only when both the B and O atoms being a substitution impurity are in the same Si4 tetrahedron.

Abstract

The interfacial InAs layers can improve the metal-oxide-semiconductor (MOS) interface properties of n-type GaSb (n-GaSb) MOS capacitors (MOSCAPs) with Al2O3 insulating layers deposited by an ex situ atomic-layer deposition (ALD) process. The n-GaSb MOSCAPs show the capacitance response in the accumulation region at RT, but they did not show the response with any low frequency at 100 K, indicating the quite high interface trap density (D it). On the contrary, the n-GaSb MOSCAPs with the interfacial InAs layers show sufficient accumulation responses at 100 K as well as RT, indicating the lower D it. The 1.5 nm thick InAs/n-GaSb MOSCAP with ALD-Al2O3 deposited at 150 °C exhibited relatively low D it of 2.6 × 1013 cm−2 eV−1, and the 2.5 nm thick InAs/n-GaSb MOSCAP with ALD-Al2O3 deposited at 300 °C exhibited low D it of 2.6 × 1012 cm−2 eV−1, while the 2.5 nm thick InAs layers can induce the delay of the response of electrons with the high frequency measurements at low temperature.
