2. Technological and devices modeling of complementary JFETs over a wide temperature range

Abstract: The article presents the results of process and device modeling results of complementary junction field-effect transistors (JFET). The models necessary for calculating the JFET in the temperature range down to cryogenic were described: the Klaassen model of the carriers mobility (Phillips company model) and Shockley-Read-Hall recombination model, taking into account the doping dependence, Lackner's model of avalanche multiplication, Fermi-Dirac statistics, Slotboom model, designed to describe the dependence of the band gap on the doping concentration. These models take into account the effect of temperature. We have described in detail the model of incomplete ionization of an impurity, which determines the concentration of charge carriers at cryogenic temperatures. The TCAD-based JFET self-heating effect is simulated using a simplified model that significantly reduces the calculation time compared to the thermodynamic model. Studies on the selection of an algorithm for calculating a system of differential equations in the temperature region are carried out. It is shown that the SLIP90 algorithm provides calculations in the entire temperature range down to T = 25 K. The article shows that modification of the design can significantly affect the choice of calculation algorithm. The dependences of the main JFET parameters are analyzed taking into account the selected models on temperature and constructive and technological solutions are proposed to reduce the influence of ultra-low temperatures on the parameters of complementary JFETs.The research results showed that reducing the cut-off voltage reduces the influence of temperature on the shorted-gate drain current JFET in the temperature range. At the same time, n-channel transistors have advantages in terms of a smaller change in parameters over the temperature range down to the temperatures at which the “freezing out” of the impurity charge carriers begins. Several types of transistor topologies were simulated in the temperature range, which showed that the value of the shorted-gate drain current increases linearly with the number of gates. However, there are differences in the dependence of the main parameters in the temperature range depending on the design of the layers of complementary JFETs. Using the emitter region as the top gate weakly affects the parameters of the n-channel JFET in the case of the formation of complementary JFETs in the microwave complementary bipolar technological process, and for the p-channel JFET the temperature stability of the parameters deteriorates. For the p-channel transistor with a gate based on the base region, the temperature stability over the range ΔT = 150–330 K of the shorted-gate drain current is higher than for the transistor with a gate based on the emitter. For the n-channel transistor, the dependence is inverse. Over the range ΔT = 150–77 K, the dependence of the parameters of the transistors for two structures does not differ. In principle, the results show that the change in the ambient temperature has a greater effect on the p-channel transistor than on the n-channel.

Abstract: We present measurements of the cross sections for the two main production modes of single top quarks in p (p) over bar collisions at root s = 1.96 TeV in the Run II data collected with the DO detector at the Fermilab Tevatron Collider, corresponding to an integrated luminosity of 9.7 fb(-1). The s-channel cross section is measured to be sigma(p (p) over bar -> tb + X) = 1.10(-0.31)(+0.33) pb with no assumptions on the value of the t-channel cross section. Similarly, the t-channel cross section is measured to be sigma(p (p) over bar -> tqb + X) = 3.07(-0.49)(+0.54) pb. We also measure the s + t combined cross section as sigma(p (p) over bar -> tb + X, tqb + X) = 4.11(-0.55)(+0.60) ph and set a lower limit on the CKM matrix element vertical bar V-tb vertical bar> 0.92 at 95% C.L., assuming mt = 172.5 GeV. The probability to measure a cross section for the s channel at the observed value or higher in the absence of signal is 1.0 x 10(-4), corresponding to a significance of 3.7 standard deviations.

Abstract: We present measurements of direct photon pair production cross sections using 8.5 fb(-1) of data collected with the D0 detector at the Fermilab Tevatron p (p) over bar collider. The results are presented as differential distributions of the photon pair invariant mass d sigma/dM(gamma gamma), pair transverse momentum d sigma/dp(T)(gamma gamma) azimuthal angle between the photons d sigma/d Delta(phi)(gamma gamma), and polar scattering angle in the Collins-Soper frame d sigma/d vertical bar cos theta*vertical bar. Measurements are performed for isolated photons with transverse momenta p(T)(gamma) > 18 (17) GeV for the leading (next-to-leading) photon in P-T, pseudorapidities vertical bar eta(gamma)vertical bar 0.4. We present comparisons with the predictions from Monte Carlo event generators DIPHOX and RESBOS implementing QCD calculations at next-to-leading order, 2 gamma NNLO at next-to-next-to-leading order, and SHERPA using matrix elements with higher-order real emissions matched to parton shower.

Abstract: We present the first combined measurement of the rapidity and transverse momentum dependence of dijet azimuthal decorrelations, using the recently proposed quantity R-Delta phi. The variable R-Delta phi measures the fraction of the inclusive dijet events in which the azimuthal separation of the two jets with the highest transverse momenta is less than a specified value of the parameter Delta phi(max). The quantity R-Delta phi is measured in p (p) over bar collisions at root s = 1.96 TeV, as a function of the dijet rapidity interval, the total scalar transverse momentum, and Delta phi(max). The measurement uses an event sample corresponding to an integrated luminosity of 0.7 fb(-1) collected with the DO detector at the Fermilab Tevatron Collider. The results are compared to predictions of a perturbative QCD calculation at next-to-leading order in the strong coupling with corrections for non-perturbative effects. The theory predictions describe the data well, except in the kinematic region of large dijet rapidity intervals and small Delta phi(max).

Abstract: We present measurements of the differential cross section $d\sigma/dp_{T}^{\gamma}$ for the associated production of a $c$-quark jet and an isolated photon with rapidity $|y^{\gamma}| 15$ GeV. The cross section ratios $\sigma(\gamma+c)/\sigma(\gamma+b)$ as a function of $p_{T}^{\gamma}$ are also presented. The results are based on data corresponding to an integrated luminosity of 8.7 fb$^{-1}$ recorded with the D0 detector at the Fermilab Tevatron $p\bar{p}$ Collider at $\sqrt{s}=$1.96 TeV. The obtained results are compared to next-to-leading order perturbative QCD calculations using various parton distribution functions, to predictions based on the $k_{T}$-factorization approach, and to predictions from the Sherpa and Pythia Monte Carlo event generators.

Abstract: We present searches for the anomalous γWW and ZWW trilinear gauge boson couplings from WW and WZ production using lepton plus dijet final states and a combination with results from Wγ, WW, and WZ production with leptonic final states. The analyzed data correspond to up to 8.6fb -1 of integrated luminosity collected by the D0 detector in pp- collisions at s=1.96TeV. We set the most stringent limits at a hadron collider to date assuming two different relations between the anomalous coupling parameters δκ γ, λ, and δg1Z for a cutoff energy scale Λ=2TeV. The combined 68% C.L. limits are -0.057lδκ γl0.154, -0.015lλl0.028, and -0.008lδg1Zl0.054 for the LEP parameterization, and -0.007lδκl0.081 and -0.017lλl0.028 for the equal couplings parameterization. We also present the most stringent limits of the W boson magnetic dipole and electric quadrupole moments.

Abstract: We present a measurement of the average value of a new observable at hadron colliders that is sensitive to QCD dynamics and to the strong coupling constant, while being only weakly sensitive to parton distribution functions. The observable measures the angular correlations of jets and is defined as the number of neighboring jets above a given transverse momentum threshold which accompany a given jet within a given distance Delta-R in the plane of rapidity and azimuthal angle. The ensemble average over all jets in an inclusive jet sample is measured and the results are presented as a function of transverse momentum of the inclusive jets, in different regions of Delta-R and for different transverse momentum requirements for the neighboring jets. The measurement is based on a data set corresponding to an integrated luminosity of 0.7 fb-1 collected with the D0 detector at the Fermilab Tevatron Collider in pp-bar collisions at sqrt(s)=1.96 The results are well described by a perturbative QCD calculation in next-to-leading order in the strong coupling constant, corrected for non-perturbative effects. From these results, we extract the strong coupling and test the QCD predictions for its running over a range of momentum transfers of 50-400 GeV.

Abstract: We present a search for the standard model Higgs boson in 9.5 fb-1 of ppbar collisions at sqrt(s) = 1.96 TeV collected with the D0 detector at the Fermilab Tevatron Collider. The final state considered contains a pair of b jets and is characterized by an imbalance in transverse energy, as expected from ppbar->ZH->vvbb production. The search is also sensitive to the WH->lvbb channel when the charged lepton is not identified. The data are found to be in good agreement with the expected background. For a Higgs boson mass of 125 GeV, we set a limit at the 95% C.L. on the cross section sigma(ppbar->[Z/W]H), assuming standard model branching fractions, that is a factor of 4.3 times larger than the theoretical standard model value, while the expected factor is 3.9. The search is also used to measure a combined WZ and ZZ production cross section that is a factor of 0.94 +/- 0.31(stat) +/- 0.34(syst) times the standard model prediction of 4.4 pb, with an observed significance of 2.0 standard deviations.

Abstract: We present a search for the standard model Higgs boson in final states with an electron or muon and a hadronically decaying tau lepton in association with zero, one, or two or more jets using data corresponding to an integrated luminosity of up to 7.3 fb^{-1} collected with the D0 detector at the Fermilab Tevatron collider. The analysis is sensitive to Higgs boson production via gluon gluon fusion, associated vector boson production, and vector boson fusion, and to Higgs boson decays to tau lepton pairs or W boson pairs. Observed (expected) limits are set on the ratio of 95% C.L. upper limits on the cross section times branching ratio, relative to those predicted by the Standard Model, of 14 (22) at a Higgs boson mass of 115 GeV and 7.7 (6.8) at 165 GeV., Comment: submitted to Phys. Abstract: We present measurements of the differential cross section d sigma/dp(T)(gamma) for the inclusive production of a photon in association with a b-quark jet for photons with rapidities vertical bar y(gamma)vertical bar 15 GeV and rapidity vertical bar Y-jet vertical bar ) Collider at root s = 1.96 TeV. The measured cross sections are compared with next-to-leading order perturbative QCD calculations using different sets of parton distribution functions as well as to predictions based on the k(T)-factorization QCD approach, and those from the SHERPA and PYTHIA Monte Carlo event generators.

Abstract: We present measurements of the tWb coupling form factors using information from electroweak single top quark production and from the helicity of W bosons from top quark decays in t (t) over bar events. We set upper limits on anomalous tWb coupling form factors using data collected with the DO detector at the Tevatron p (p) over bar collider corresponding to an integrated luminosity of 5.4 fb(-1).

Abstract: We report results from searches for neutral Higgs bosons produced in p-pbar collisions recorded by the Dzero experiment at the Fermilab Tevatron Collider. We study the production of inclusive neutral Higgs boson in the tautau final state and in association with a b quark in the btautau and bbb final states. These results are combined to improve the sensitivity to the production of neutral Higgs bosons in the context of the minimal supersymmetric standard model (MSSM). The data are found to be consistent with expectation from background processes. Upper limits on MSSM Higgs boson production are set for Higgs boson masses ranging from 90 to 300 GeV. We exclude tanBeta>20-30 for Higgs boson masses below 180 GeV. These are the most stringent constraints on MSSM Higgs boson production in p-pbar collisions.

Abstract: We project the performance of the ATLAS liquid argon endcap and forward calorimeters at the planned high luminosity LHC option HL-LHC by exposing small calorimeter modules of the electromagnetic, hadronic, and forward calorimeters to high intensity beams at IHEP/Protvino. The beam intensity extends well beyond the maximum expected for these calorimeters at HL-LHC. The signal reconstruction and calorimeter performance have been studied in full detail.

Abstract: We present new direct constraints on a general $Wtb$ interaction using data corresponding to an integrated luminosity of 5.4 fb$^{-1}$ collected by the D0 detector at the Tevatron $p\bar{p}$ collider. The standard model provides a purely left-handed vector coupling at the $Wtb$ vertex, while the most general, lowest dimension Lagrangian allows right-handed vector and left- or right-handed tensor couplings as well. We obtain precise limits on these anomalous couplings by comparing the data to the expectations from different assumptions on the $Wtb$ coupling.

Abstract: We present a search for the production of neutral Higgs bosons decaying into τ + τ − pairs in p p ¯ collisions at a center-of-mass energy of 1.96 TeV. The data, corresponding to an integrated luminosity of 5.4 fb−1, were collected by the D0 experiment at the Fermilab Tevatron Collider. We set upper limits at the 95% C.L. on the product of production cross section and branching ratio for a scalar resonance decaying into τ + τ − pairs, and we interpret these limits as limits on the production of Higgs bosons in the minimal supersymmetric standard model (MSSM) and as constraints in the MSSM parameter space.

Abstract: We present a model-independent measurement of $t$-channel electroweak production of single top quarks in $\ppbar$ collisions at $\sqrt{s}=1.96\;\rm TeV$. Using $5.4\;\rm fb^{-1}$ of integrated luminosity collected by the D0 detector at the Fermilab Tevatron Collider, and selecting events containing an isolated electron or muon, missing transverse energy and one or two jets originating from the fragmentation of $b$ quarks, we measure a cross section $\sigma({\ppbar}{\rargap}tqb+X) = 2.90 \pm 0.59\;\rm (stat+syst)\; pb$ for a top quark mass of $172.5\;\rm GeV$. The probability of the background to fluctuate and produce a signal as large as the one observed is $1.6\times10^{-8}$, corresponding to a significance of 5.5 standard deviations.

Abstract: This Letter describes measurements of inclusive W (--> e nu) + n jet cross sections (n = 1-4), presented as total inclusive cross sections and differentially in the nth jet transverse momentum. The measurements are made using data corresponding to an integrated luminosity of 4.2 fb-1 collected by the D0 detector at the Fermilab Tevatron Collider, and achieve considerably smaller uncertainties on W +jets production cross sections than previous measurements. The measurements are compared to next-to-leading order perturbative QCD (pQCD) calculations in the n =1-3 jet multiplicity bins and to leading order pQCD calculations in the 4-jet bin. The measurements are generally in agreement with pQCD predictions, although certain regions of phase space are identified where the calculations could be improved.

Abstract: We present the first measurement of the inclusive three-jet differential cross section as a function of the invariant mass of the three jets with the largest transverse momenta in an event in p anti-p collisions at sqrt(s) = 1.96 TeV. The measurement is made in different rapidity regions and for different jet transverse momentum requirements and is based on a data set corresponding to an integrated luminosity of 0.7 fb^{-1} collected with the D0 detector at the Fermilab Tevatron Collider. The results are used to test the three-jet matrix elements in perturbative QCD calculations at next-to-leading order in the strong coupling constant. The data allow discrimination between parametrizations of the parton distribution functions of the proton.

Abstract: We present a measurement of the a production cross section sigma((u) over bar) in p (p) over bar collisions at root s = 1.96 TeV using 5.4 fb(-1) of integrated luminosity collected with the D0 detector. We consider final states with at least two jets and two leptons (ee, e mu, mu mu), and events with one jet for the e mu final state as well. The measured cross section is sigma((u) over bar) = 7.36(-0.79)(+0.90)(stat + syst) pb. This result combined with the cross section measurement in the lepton + jets final state yields sigma((u) over bar) = 7.56(-0.56)(+0.63)(stat + syst) pb, which agrees with the standard model expectation. The relative precision of 8% of this measurement is comparable to the precision of the latest theoretical calculations. (C) 2011 Elsevier B.V. All rights reserved.

Abstract: We use higher-order quantum chromodynamics calculations to extract the mass of the top quark from the ttbar cross section measured in the lepton+jets channel in ppbar collisions at sqrt(s)=1.96 TeV using 5.3 fb-1 of integrated luminosity collected by the D0 experiment at the Fermilab Tevatron Collider. The extracted top quark pole mass and MSbar mass are compared to the current Tevatron average top quark mass obtained from direct measurements.

Abstract: We measure the correlation between the spin of the top quark and the spin of the anti-top quark in (ttbar -> W+ W- b bbar -> l+ nu b l- nubar bbar) final states produced in ppbar collisions at a center of mass energy sqrt(s)=1.96 TeV, where l is an electron or muon. The data correspond to an integrated luminosity of 5.4 fb-1 and were collected with the D0 detector at the Fermilab Tevatron collider. The correlation is extracted from the angles of the two leptons in the t and tbar rest frames, yielding a correlation strength C= 0.10^{+0.45}_{-0.45}, in agreement with the NLO QCD prediction within two standard deviations, but also in agreement with the no correlation hypothesis.

Abstract: A new type of scintillation detector for shower arrays is considered. The detector represents an octagonal scintillation assembly with total area 1 m 2 divided into sectors. Thickness of the plastic is 20 mm. The light is collected by wavelength shifter bars to the photomultiplier, which is located in the center of the detector. A solution to ensure the uniformity of light collection for any coordinate is proposed. Front-end electronics of the detector consists of the controller, the measuring part (QDC, TDC), the system of calibration and the HV converter. The data acquisition system is based on CAN-open standard. There is also a system of temperature stabilization that guarantees not more than 0.5° deviation of the temperature of measuring part elements. Measuring electronics allows obtaining the dynamic range from 1 up to 10 4 particles and 1 ns time digitization. The time resolution of the detector is about 3 ns.

Abstract: The Drosophila bonus (bon) gene encodes a homolog of the vertebrate TIF1 transcriptional cofactors. bon is required for male viability, molting, and numerous events in metamorphosis including leg elongation, bristle development, and pigmentation. Most of these processes are associated with genes that have been implicated in the ecdysone pathway, a nuclear hormone receptor pathway required throughout Drosophila development. Bon is associated with sites on the polytene chromosomes and can interact with numerous Drosophila nuclear receptor proteins. Bon binds via an LxxLL motif to the AF-2 activation domain present in the ligand binding domain of betaFTZ-F1 and behaves as a transcriptional inhibitor in vivo.

Analysis of the subcellular distribution of PBL demonstrated that during mitosis, PBL accumulates at the cleavage furrow at the anaphase to telophase transition when assembly of a contractile ring is initiated ( Prokopenko, S.N., Brumby, A., O'Keefe, L., Prior, L., He, Y., Saint, R., Bellen, H.J., 1999 . A putative exchange factor for Rho1 GTPase is required for initiation of cytokinesis in Drosophila . Genes Dev. 13, 2301–2314). In addition, levels of PBL protein cycle during each round of cell division with the highest levels of PBL found in telophase and interphase nuclei. Here, we report the expression pattern of pbl during embryonic development. We show that PEBBLE RNA and PBL protein have a similar tissue distribution and are expressed in a highly dynamic pattern throughout embryogenesis. We show that PBL is strongly enriched in dividing nuclei in syncytial embryos and in pole cells as well as in nuclei of dividing cells in postblastoderm embryos. Our expression data correlate well with the phenotypes observed in pole cells and, particularly, with the absence of cytokinesis after cellular blastoderm formation in pbl mutants.
