We study the formation of a superradiant optical mode in the room temperature reflection spectra from resonant Bragg structures (RBSs) composed of single and double (In,Ga)N quantum wells (QWs) in the unit cell. The appearance of the mode manifests itself by a significant increase in the resonant optical reflectivity due to the electromagnetic coupling of quasi-two-dimensional excitons in the QWs. The implementation of the supercells with double (In,Ga)N QWs results in an increase in the oscillator strength of the quasi-2D excitons and corresponding rise of the radiative broadening parameter to the value as high as 0.3 ± 0.02 meV. We also show that the supercells with double QWs are preferable for RBS with large number of periods due to better tolerance to deviations from the exact periodicity. [ABSTRACT FROM AUTHOR]

We experimentally demonstrate the formation of a superradiant optical mode in the room-temperature reflection spectra from a resonant Bragg structure composed of 30 equidistant GaN quantum wells separated by (Al,Ga)N barriers. The mode arises when the condition of the Bragg diffraction is fulfilled at the wavelength corresponding to the energy of the quasi-two-dimensional excitons in the quantum wells. It manifests itself as a significant increase in the amplitude and a change in the shape of the resonant optical reflection due to the electromagnetic coupling of the excitons. By modeling of the optical spectra, we evaluate the radiative and non-radiative broadening parameters of the excitonic states in the GaN quantum wells, which appear to be 0.4 ± 0.02 and 40 ± 5 meV, correspondingly, for the resonant exciton energy of 3.605 eV. The resonant Bragg structure based on the periodic sequence of the GaN quantum wells demonstrates an efficient coupling of photons and excitons at room temperature, which makes it promising for device applications. Terahertz radiation emission from an electrically excited AlGaN/GaN heterostructure with a surface metal grating was studied under conditions of two-dimensional (2D) electron heating by the lateral electric field. Intensive peaks related to nonequilibrium 2D plasmons were revealed in the terahertz emission spectra with up to 4 times selective amplification of the radiation emission in the vicinity of 2D plasmon resonance. This selective emission was shown to be frequency-controllable by the grating period. Exact spectral positions of the 2D plasmon resonances were preliminarily experimentally detected with the help of equilibrium transmission spectra measured at various temperatures. The resonance positions are in a satisfactory agreement with the results of theoretical simulation of the transmission spectra performed using a rigorous solution of Maxwell's equations. The effective temperature of hot 2D electrons was determined by means of I – V characteristics and their analysis using the power balance equation. It was shown that for a given electric field, the effective temperature of nonequilibrium 2D plasmons is close to the hot 2D electron temperature. Laser-assisted atom probe tomography (APT) and high-resolution dark-field electron holography (HR-DFEH) were performed to investigate the composition of a polar [0001] GaN/AlxGa1 − xN/InyGa1 − yN light emitting diode. In particular, the III-site fraction of both AlxGa1 − xN and InyGa1 − yN alloys was studied adopting a comparative approach. HR-DFEH allows mapping the projected strain with a subnanometer spatial resolution which is used for the calculation of the two-dimensional alloy composition distribution. APT provides three-dimensional alloys composition distribution with a nanometer spatial resolution. However, here we reveal that important inaccuracies affect local composition measurements. A Ga-poor composition is obtained in high DC-electric field regions. Moreover, such inaccuracies may be locally enhanced where the [0001] pole intersects the surface of the analyzed specimen, leading to a lower fraction of Ga measured. III-site fractions closer to the nominal values were measured at low field conditions. Ga loss is thought to be due to preferential DC field induced evaporation of Ga ions between laser pulses. This is explained in terms of formation of a metallic layer on the tip surface during APT analysis, where weak Ga-Ga bonds are formed, promoting the loss of Ga at high field conditions. We study a disorder-induced transformation of the resonant optical reflection from a nearly periodic system of quasi-2D excitons in the InGaN quantum wells arranged as a resonant Bragg structure (RBS). We show that there is a critical deviation from the exact periodicity when the reflection by a single super-radiant exciton–polariton mode is transformed into a multimode spectrum. This critical disorder appears to be inversely proportional to the number of periods in the RBS. Using a numerical model which describes the experimentally observed optical spectra, we found the critical standard deviation from exact periodicity to be 1.76%, 1.0%, and 0.45% for InGaN-based RBS with 60, 100, and 200 periods, respectively. We studied the optical properties of periodic InGaN/GaN multiple quantum well systems with different numbers of periods. A resonant increase in the optical reflection and simultaneous suppression of the optical absorption have been revealed experimentally at room temperature when the Bragg and exciton resonances were tuned to each other. Numerical modeling with a single set of parameters gave a quantitatively accurate fit of the experimental reflection and transmission spectra in a wide wavelength range and various angles of the light incidence. The model included both exciton resonance and non-resonant band-to-band transitions in the InGaN quantum wells, as well as Rayleigh light scattering in the GaN buffer layer. The analysis also involved x-ray diffraction and photoluminescence data. It allowed us to determine the key parameters of the structure. In particular, the radiative broadening of the InGaN QW excitons was evaluated as 0.20 ± 0.02 meV. [ABSTRACT FROM AUTHOR]

We present a new approach for synthesis of GaN nanowires and microwires by metal organic chemical vapor deposition via a thin titanium film evaporated onto sapphire substrate prior to growth. Titanium etches a two-dimensional GaN layer deposited at the initial stage and GaN nanowires subsequently emerge at the boundaries of the etched grains. These wires grow at an exceptional elongation rate of 18 μm/min and extend radially at a rate of 0.14 μm/min. The GaN layer between the wires grows at a rate of 0.1 μm/min. High material quality of these structures is confirmed by micro-photoluminescence spectroscopy. We investigate the initial nucleation stage, the time evolution of the wire length and diameter, the length and diameter distributions and speculate about a mechanism that yields the observed growth behavior. We demonstrate optical Bragg lattices formed by quasi-two-dimensional excitons in periodic systems of the InGaN quantum wells separated by the GaN barriers. When the Bragg resonance and exciton-polariton resonance are tuned to each-other, the medium exhibits an exciton-mediated resonantly enhanced optical Bragg reflection. The enhancement factor appeared to be larger than 2 for the system of 60 quantum wells. Owing to a high binding energy and oscillator strength of the excitons in InGaN quantum wells, the resonant enhancement was achieved at room temperature. [ABSTRACT FROM AUTHOR]

A correction to the article "Blackbody-Like Emission of Terahertz Radiation From AlGaN/GaN Heterostructure Under Electron Heating in Lateral Electric Field" is presented.

The authors report on the observation and study of terahertz radiation emission from modulation-doped AlGaN/GaN heterostructure under conditions of heating of a two-dimensional electron gas in the lateral electric field. The experimental results are compared with the theoretical model of blackbody-like emission from hot two-dimensional electrons. Complementary transport measurements and a theoretical simulation were carried out to determine the dependence of effective electron temperature on electric field.
