A position-energy-sensitive detector has been developed for APT instruments in order to deal with some mass peak overlap issues encountered in APT experiments. Through this new type of detector, quantitative and qualitative improvements could be considered for critical materials introducing mass peak overlaps, such as nitrogen and silicon in TiSiN systems, or titanium and carbon in cemented carbide materials. This new detector is based on a thin carbon foil positioned on the front panel of a conventional MCP-DLD detector. According to several studies, it has been demonstrated that the impact of ions on thin carbon foils has the effect of generating a number of transmitted and reflected secondary electrons that mainly depends on both the kinetic energy and the mass of incident particles. Despite the fact that this phenomenon is well known and has been widely discussed for decades, no studies have been performed to date for using it as a mean to discriminate particles energy. Therefore, this study introduces the first experiments on a potential new generation of APT detectors that would be able to resolve mass peak overlaps through the energy-sensitivity of thin carbon foils., Comment: 36 pages, 13 figures, 2 tables, conference paper

International audience; The use of ion implantation doping instead of the standard gaseous diffusion is a promising way to simplify the fabrication process of silicon solar cells. However, difficulties to form high-quality boron (B) implanted emitters are encountered when implantation doses suitable for the emitter formation are used. This is due to a more or less complete activation of Boron after thermal annealing. To have a better insight into the actual state of the B distributions, we analyze three different B emitters prepared on textured Si wafers: (1) a BCl3 diffused emitter and two B implanted emitters (fixed dose) annealed at (2) 950°C and at (3) 1050°C (less than an hour). Our investigations are in particular based on atom probe tomography, a technique able to explore 3D atomic distribution inside a material at nanometer scale. Atom probe tomography is employed here to characterize B atomic distribution inside textured Si solar cell emitters and to quantify clustering of B atoms. Here, we show that implanted emitters annealed at 950 °C present maximum clusters due to poor solubility at lower temperature and also highest emitter saturation current density (J0e = 1000 fA/cm2). Increasing the annealing temperature results in greatly improved J0e (131 fA/cm2) due to higher solubility and a consequently lower number of clusters. BCl3 diffused emitters do not contain any B clusters and presented the best emitter quality. From our results, we conclude that clustering of B atoms is the main reason behind higher J0e in the implanted boron emitters and hence degraded emitter quality.

22. Influence of RbF post deposition treatment on heterojunction and grain boundaries in high efficient (21.1%) Cu(In,Ga)Se2solar cells

Post deposition treatments (PDT) by alkali fluorides applied to chalcopyrite-based absorbers have produced record efficiencies in thin-film solar devices in the past few years and recently the efficiency of 22.6% was achieved with Cu(In,Ga)Se2(CIGS) using rubidium fluoride (RbF) PDT. However, the effects of RbF-PDT towards changes in its interfacial and grain boundary (GB) properties are still not fully understood. In this work, cells with efficiency higher than 21% are investigated by combination of atom probe tomography (APT) and transmission electron microscopy (TEM) to show how changes in GB and interface chemistry may facilitate high efficiencies. APT studies, carried out at the interface between CIGS absorber and solution-grown CdS buffer layer, show In enrichment and Cu depletion along with traces of Rb. Our APT studies reveal higher amounts of Rb (1.5 at. %) and lower amounts of Na and K (<0.5 at. %) at GBs as compared with previous studies (on non-PDT samples) thus indicating substitution of Na and K by Rb. However, concentration of all alkali elements inside the grain bulk is below detection limit of APT. The concentration of Rb at the GBs in CIGS is measured depth-dependent using both APT and TEM, which consistently shows the increase in Rb towards the Mo back contact. In addition, a pronounced Cu depletion is observed at the GBs which might enhance hole-barrier properties of the GBs, thus improving charge carrier collection and hence the overall efficiency of the device. Thus, understanding effects of RbF-PDT at the atomic scale provides new insights concerning the further improvement of CIGS absorber and interfaces.

The introduction of a rubidium fluoride post deposition treatment (RbF-PDT) for Cu(In,Ga)Se
2 (CIGS) absorber layers has led to a record efficiency up to 22.6% for thin-film solar cell technology. In the present work, high efficiency CIGS samples with RbF-PDT have been investigated by atom probe tomography (APT) to reveal the atomic distribution of all alkali elements present in CIGS layers and compared with non-treated samples. A Scanning Electron Microscopy Dual beam station (Focused Ion Beam–Gas Injection System) as well as Transmission Kikuchi diffraction is used for atom probe sample preparation and localization of the grain boundaries (GBs) in the area of interest. The analysis of the 3D atomic scale APT reconstructions of CIGS samples with RbF-PDT shows that inside grains, Rb is under the detection limit, but the Na concentration is enhanced as compared to the reference sample without Rb. At the GBs, a high concentration of Rb reaching 1.5 at. % was found, and Na and K (diffusing from the glass substrate) are also segregated at GBs but at lower concentrations as compared to Rb. The intentional introduction of Rb leads to significant changes in the chemical composition of CIGS matrix and at GBs, which might contribute to improve device efficiency.
