Orientador: Paulo Motisuke Tese (doutorado) - Universidade Estadual de Campinas, Instituto de Fisica Gleb Wataghin Resumo: Este trabalho apresenta um estudo detalhado de poços quânticos e super-redes de camadas tencionadas de InxGa1-xAs/GaAs. A deformação de cada camada das super-redes foi determinada por medida de espalhamento Raman a 300K. As energias dos estados confinados de elétron na banda de condução e dos buracos na banda de valência foram obtidas por medida de fotoluminescência e absorção a 2K. A partir destas medidas foi obtido o fator Qe da descontinuidade da banda de condução da junção In0,12Ga0,88As/GaAs, como sendo 0,5 < Qe < 0,6. Apresenta também um estudo do efeito de tratamento térmico em poços quânticos e super-redes de InxGa1-xAs/GaAs. As amostras foram recozidas em uma atmosfera de AsH3 + H2 com temperaturas variando entre 750 e 900 ºC. Os deslocamentos na posição de pico da banda de luminescência e de absorção foram interpretados, quantitativamente, em termos da mudança do perfil de potencial, devido ao efeito de interdifusão de In e Ga e da relaxação da tensão. Os valores obtidos para o coeficiente de interdifusão de In e Ga a 850ºC e a energia de ativação foram, respectivamente, de 3 x 10-17 cm2/seg e 2,07 eV Abstract: We present a detailed study of InxGa1-xAs/GaAs strained-layer single quantum well and superlattices. The strain in each type of layer in the superlattices was determined from the Raman measurements. We determined the energy difference between the confined states of electrons in the conduction band and the strain-split heavy and light holes in the valence band from photoluminescence and transmission spectra. From this difference we obtain 0.5 < Qe < 0.6 for the band off-set at the In0.12Ga0.88As/GaAs hetero-junction. We also studied the effects of thermal annealing on the confined electronic states of InxGa1-xAs/GaAs strained-layer quantum well and superlattices. The samples were annealed under AsH3 + H2 atmosphere at different temperatures in the range 750 to 900 ºC. The shift to high energy of the photoluminescence and absorption peaks are quantitatively interpreted in terms of changes in the potential profile due to both, the In and Ga interdiffusion and strain release. We determined the interdiffusion coefficient at 860 ºC to be 3 x 10-17 cm2/seg, with an activation energy of 2.07 eV Doutorado Física Doutor em Ciências

PONTIFÍCIA UNIVERSIDADE CATÓLICA DO RIO DE JANEIRO CONSELHO NACIONAL DE DESENVOLVIMENTO CIENTÍFICO E TECNOLÓGICO Este trabalho apresenta a caracterização por fotoluminescência de amostras com camadas de arseneto de índio depositadas em substratos de arseneto de gálio. O objetivo é estudar a transição entre os modos bidimensional e tridimensional no crescimento epitaxial em reator MOVPE, com a formação de pontos quânticos autoorganizados pelo método Stranski-Krastanov e a subsequente aplicação da técnica de indium flush. São analisados espectros de fotoluminescência, simulações dos níveis de energia, imagens de microscopia de força atômica e microscopia eletrônica de transmissão para a obtenção de informações sobre densidade, tamanho, uniformidade e energia das transições radiativas dos pontos quânticos. Imagens de microscopia eletrônica de transmissão revelam a qualidade das interfaces e a espessura das camadas. This work presents the photoluminescence characterization of indium arsenide layers deposited on gallium arsenide substrates. The objective is to analyze the transition in growth mode, from two-dimensional to tri-dimensional in MOVPE, with the formation of self-assembled quantum dots by Stranski-Krastanov method and subsequent use of the indium flush technique. Photoluminescence spectra, quantum well and quantum dot simulations, atomic force microscopy and transmission electron microscopy images are analyzed in order to obtain information about quantum dot size, density, uniformity and electronic transitions. Transmission electron microscopy images reveal the interfaces quality and layers thicknesses.

Estruturas fotônicas à base de silício têm despertado grande interesse por permitirem uma perfeita integração entre processos ópticos e eletrônicos em um único chip. Além de compatíveis com a atual indústria microeletrônica, acredita-se, que tais estruturas possam aumentar consideravelmente a velocidade de processamento de informações. Uma microcavidade óptica é um exemplo de estrutura fotônica simples. Feita à base de silício, e dopada com íons terra-rara, tal microcavidade pode intensificar a emissão gerada pelo íon e resultar em um dispositivo de importância tecnológica. O projeto-construção deste tipo de microcavidade deve considerar a sua região de funcionamento e os materiais a serem utilizados. Deve contemplar, ainda, algumas condições externas que, eventualmente, possam alterar o seu funcionamento. Uma dessas condições é descrita pelo chamado coeficiente termo-óptico que indica a dependência do índice de refração com a temperatura. Dentro desse contexto a presente Tese de Doutorado foi dedicada ao estudo de microcavidades ópticas com janelas de transmissão em 650 nm e em 1550 nm – correspondendo às regiões de menores perdas de fibras ópticas de plástico e de sílica. As microcavidades compreenderam espelhos de Bragg [camadas alternadas de silício amorfo (a-Si) e nitreto de silício amorfo (a-SiN)], um filme de a-SiN como espaçador, e foram depositadas sobre substratos de sílica pela técnica de sputtering. As cavidades MC-Er e MC-ErYb tiveram como espaçadores filmes de a-SiN dopados com Er e Er + Yb, respectivamente. Medidas de fotoluminescência da MC-ErYb na região do infravermelho próximo indicaram um aumento de 48 vezes na emissão dos íons Er3+ (em ~1535 nm) comparado a um filme de a-SiN dopado com érbio devido: (1) a presença do itérbio e, (2) às múltiplas reflexões sofridas pela luz nos espelhos de Bragg. As microcavidades cujos espaçadores eram a-SiN puro foram submetidas a medidas de transmissão óptica em função da temperatura de medida. O deslocamento da janela de transmissão devido às variações de temperatura permitiu determinar o valor do TOC do a-SiN como: (6.2±0.1)×10-5 ºC-1 (em ~ 620 nm) e, (4.7±0.1)×10-5 ºC -1 (em ~ 1510 nm). Até onde sabemos, o TOC do a-SiN no VIS foi determinado pela primeira vez neste trabalho. Silicon photonic based structures have attracted great interest for allowing a perfect integration between optical and electronic process in a single chip. Besides being compatible with the actual microelectronic industry, it is believed that such structures can considerably increase the information processing speed. An optical microcavity is an example of a simple photonic structure. Made based on silicon, and doped with rare-earth ions, such microcavity may enhance the emission generated by the ion and become a device of technological importance. The project-construction of this kind of microcavity has to consider the operation region and the materials used. It still has to take into account external conditions that may, eventually, change its operation. One of these conditions is described by the thermo-optic coefficient (TOC) that shows the dependence of the refractive index with the temperature. Within this context the present PhD thesis was dedicated to the study of optical microcavities with transmission windows at 650 nm and at 1550 nm – corresponding to the low losses regions of the plastic and silica optical fibers. The microcavities comprised Bragg mirrors [alternated layers of amorphous silicon (a-Si) and amorphous silicon nitride (a-SiN)], one film of a-SiN as spacer, and were deposited on silica substrates by the sputtering technique. The MC-Er and MC-ErYb cavities had Er and Er+Yb-doped a-SiN films as spacers, respectively. Photoluminescence measurements of the MC-ErYb in the near infrared showed an enhancement of 48 times in the emission of the Er3+ ions (at ~ 1535 nm) compared with an Er-doped a-SiN film owing to: (1) the presence of ytterbium and, (2) the multiple reflections experienced by the light at the Bragg mirrors. The microcavities whose spacers were pure a-SiN were submitted to optical transmission measurements as a function of the measurement temperature. The shift of the transmission window due to variations in the temperature allowed determining the a-SiN TOC: (6.2±0.1)×10-5 ºC-1 (at ~ 620 nm) and, (4.7±0.1)×10-5 ºC -1 (at ~ 1510 nm). To the best of our knowledge, the a-SiN TOC in the visible was determined for the first time in this work.

Neste trabalho, apresentamos os resultados de estudos com poços quânticos parabólicos (PQW, Parabolic Quantum Well ) de AlGaAs crescidos sobre substratos de GaAs pela técnica de epitaxia por feixe molecular. Medidas de transporte em PQWs do tipo n e do tipo p com larguras de 1000 ºA ate 4000 ºA em baixas temperaturas indicam um aumento abrupto do coeficiente Hall para um campo magnético critico de aproximadamente 3 T. Nosso estudo concentra-se na interpretação deste aumento observado. Com este propósito, estudamos através de cálculos autoconsistentes e de aproximações anal¶³ticas o processo de transferência de cargas em amostras com PQWs. Determinamos as densidades superficiais de cargas ns e ps, e comparamos estes resultados com os obtidos experimentalmente. Verificamos que os melhores resultados para a densidade de cargas (ns) s~ao aqueles determinados pelos cálculos autoconsistentes. No entanto, as aproximações analíticas se mostram importantes para descrever de forma qualitativa os resultados experimentais para amostras do tipo p. Numa segunda parte do nosso trabalho, estudamos a influencia da aplicação de campos magnéticos ao longo da direção de crescimento nas amostras com PQWs. Observamos uma diminuição na largura de densidade de cargas n(z) e do potencial total V (z). Estes resultados em combinação com o processo de transferência de cargas, levam a uma diminuição da densidade de portadores no poço, produto da redistribuição das cargas entre o poço e as camadas com dopagem de silencio. Desta forma, atribuímos o aumento no coeficiente Hall como sendo oriundo de uma diminuição da densidade de cargas dentro do PQW. We present the results of experiments and calculations done on AlGaAs Parabolic Quantum Wells (PQWs) grown on GaAs by molecular beam epitaxial tecniques. Transport measurements in n-type and p-type samples with widths between 1000 ºA and 4000 ºA at low temperatures indicate an abrupt increase of the Hall coeficient at a critical field B ¼ 3 T. Our study focuses on the interpretation of this observed increase. To this end, we study by means of self-consistent numerical simulations and analytical approximations the charge transfer process in PQWs. We compare our results for the sheet densities with those observed experimentally. The best results are obtained for n-type samples for which we could numerical simulations. However, the analytical expressions we obtained also describe qualitatively the experimental results, and can be applied to p-type samples. In the second part of this work we study the efect of a magnetic feld applied perpendicular to the well. The simulations indicate a diminishing of the charge density and the total potential in the well. These results, combined with the charge transfer process, lead to a redistribution of charge between the well and the dopant layers. Therefore, we interpret the observed increase of the Hall coefcient as the result of a depletion of charge in the parabolic quantum well.

Existe um grande interesse nos nitretos de Ga e In, assim como as suas ligas, por seu potencial na fabricação de dispositivos optoeletrônicos que operam na região do espectro eletromagnético de amarelo-verde até perto da região UV. Destes materiais, a estrutura cúbica (zíncblende) apresenta a vantagem sobre a sua contraparte hexagonal principalmente por estar livre do efeito piezoelétrico que separa os elétrons e buracos diminuindo a eficiência de recombinação. Este trabalho descreve o crescimento e caracterização de GaN cúbico dopado com carbono e de ligas, também cúbicas, de InGaN crescidas sobre diferentes substratos. As amostras foram crescidas por Epitaxia de Feixe Molecular (Molecular Beam Epitaxy ou MBE) assistido por plasma. Várias técnicas experimentais foram utilizadas para caracterizar as amostras assim crescidas. A aplicação destas técnicas nos permitiu obter informação detalhada sobre diversos aspectos importantes destes materiais. Estas técnicas vão desde várias formas de difração de raios-X até diversas formas de espalhamento de luz. O uso combinado de todas estas técnicas foi crucial para determinar as propriedades fundamentais destes materiais, tais como a qualidade cristalina, o estado de tensão das camadas ativas e, para as ligas, o grau e tipo de separação de fase (resultando em regiões de diferente conteúdo de In, com conseqüente diferença nas energias dos gaps). Dentre os resultados principais destacamos o de determinar o mecanismo de incorporação de carbono nos filmes de GaN, atingindo altas concentrações de portadores e boa qualidade cristalina. Nas ligas de InGaN depositadas sobre SiC (filmes tensionados), o único que indica que haveria uma separação de fase é o Stokes-like shift gigante e constante e o fato de que em medidas de PL, com energia de excitação abaixo da borda de absorção da liga, ainda pode ser visto o pico de recombinação. Já, em amostras parcialmente relaxadas como os filmes de InGaN depositados sobre substratos de GaAs, teríamos também esta separação de fase com uma fase minoritária (rica em In) e outras duas fases correspondente à liga bulk com fração molar de In próximas entre si. Em particular, as técnicas de fotoluminescência e fotoluminescência de excitação são insubstituíveis na detecção de fases segregadas. There has been a great interest in nitrides of Ga and In, as well as their alloys, due to their great potential for the fabrication of optoelectronic devices operating from the yellow-green region to the near UV regions of the electromagnetic spectrum. Of these, the cubic (zincblende structure) varieties present the advantage over their more common hexagonal counterparts, of being free from piezoelectric fields (induced by the biaxial strain inherent in most growth techniques) which separate electrons and holes leading to the detriment of recombination efficiency. In the present work we report the growth and characterization of thin films of cubic GaN doped with carbon and undoped InGaN films. The samples were grown by plasma-assisted MBE (Molecular Beam Epitaxy) on different crystalline substrates. Characterization techniques varied from different forms of X-ray diffraction, electrical (Hall Effect) measurements to distinct forms of light scattering. The combination of these techniques was decisive in accessing physical properties of the materials, such as crystalline quality, state of tension and, for the alloys, phase separation (resulting in regions of different composition and energy gap). No single technique could have given us the answer to all these materials properties. Rather, the combination of all these experimental tools allowed us to obtain details about the composition and quality of The grown material. In particular, techniques related to the photoluminescence and photoluminescence excitation techniques were irreplaceable in detecting the presence of segregated phases that appear in such small quantities as to remain undetected by other techniques.

Nesse trabalho, estudamos o crescimento epitaxial por feixe molecular de pontos quânticos de In/GaAs, bem como suas propriedades ópticas e morfológicas. O método de crescimento em baixa taxa foi usado para a fabricação de estruturas de pontos quânticos com alturas médias suficientes para a obtenção de resposta óptica nas faixas de 1,3 m e 1,5 m em temperatura ambiente. O interesse na manufatura desse tipo de amostra decorre do fato de serem estes o comprimento de onda de mínima atenuação de sinal em redes de transmissão por fibras ópticas. O estudo sistemático das etapas envolvidas na evolução de pontos quânticos de superfície no regime de baixa taxa de deposição permitiu entender como tais estruturas, com alturas médias bem maiores que as normalmente obtidas na literatura, puderam ser alcançadas. As condições de crescimento foram otimizadas para a produção de emissões estreitas nas faixas de comprimento de onda de interesse. In this work, we studied the molecular-beam apitaxy of InAs/GaaS quantum dots as well as their optical and morphological properties. The low growth rate approach allowed the manufacture of quantum dots large enough to provide na optical response in the vicinities of 1,3 m and 1,5 m at room temperature. The interest in this kind of structure lays on the fact that such wavelength Windows represent the regions of minimal signal attenuation in optical-fiber communication systems. The systematic investigation of the steps involved in the evolution of surface quantum dots grown under low rate allowed us to understand how such structures, with na average size much larger than taht normally obtained in the literature, could be achieved. The growth conditions were optimized to produce samples with narrow optical emissions tuned around the interesting wave length ranges.

A passagem progressiva de estados de Landau bidimensional (2D) para estados tridimensional (3D) foi estudada em Poços Quânticos Parabólicos (PQW) largos (W = 1000 6000 Å). Utilizou-se como técnica de transporte medidas da magnetoresistência em campo magnético intenso (B = 0 15 T) e inclinado ( = 0 90°; perpendicular paralelo), a baixas temperaturas (T = 50 mK). Observou-se, através da dependência angular das oscilações de Shubnikov de Haas ( = 0 90°), em PQWs cheios, várias sub-bandas ocupadas (5 a 8), a coexistência de estados de Landau 2D e 3D, sendo o gás 3D formado pelo colapso das sub-bandas elevadas, e o gás 2D pertencendo à primeira sub-banda. Através de cálculos do alargamento dos níveis de Landau devido ao espalhamento elástico ( = /2 , onde é o tempo quântico) e de cálculos auto-consistentes da energia de separação entre sub-bandas do PQW (ij = Ej Ei; e 12=12/2), obtiveram-se as condições 2 j-1,j para as sub-bandas elevadas j = 3,4,..., corroborando com as observações experimentais da coexistência de estados de Landau 2D e 3D no poço. Em PQWs parcialmente cheios, com apenas 2 sub-bandas ocupadas, observou-se, através do efeito do anticruzamento de níveis de Landau, de medidas da dependência angular da energia de ativação no regime de efeito Hall quântico, e de comparações com resultados de cálculos da estrutura eletrônica de PQWs em campo magnético inclinado, a coexistência de estados de Landau 2D e 3D, ocorrendo somente em campos intensos e com inclinação acentuada ( = 80 90°). Esta coexistência é diferente da mencionada anteriormente, quando od estados de Landau 3D são observados já em campo perpendicular. The gradual progress, or evolution, of the two-dimensional (2D) toward three-dimensional (3D) Landau states was studied in wide parabolic quantum Wells (W = 1000 6000 Å). As transport technique, we used measurements of the magnetoresistence in intense (B = 0 15 T) and tilted ( = 0 90°; perpendicular parallel) magnetic Field at low temperature (T = 50 Mk). We observed in PQWs with Five to eight sub-bands occupied full well the coexistence of the 2D and 3D Landau states, through the angular dependence of the Shubnikov de Hass oscillation ( = 0 90°), where the 2D states belong to the lowest sub-band and the 3D states are formed by overlap of the other sub-bands. We calculated the level broadening due to the elastic scattering rate ( = /2 , where is the quantum time), and the energy separation between sub-bands (ij = Ej Ei; e 12=12/2). We obtained 2 j-1,j to j=3,4,... . This confirms the experimental observations of the coexistence of the 2D and 3D states in the well. We also measured PQWs partially full 2 sub-bands occupied. Experiments revel anticrossing of the Landau level (LL) belonging to the lowest sub-band and the last LL belonging to the second sub-band. Such antisrossuing occurs due to a decrease of the energy of the LL with tilt angle. This observation was supported by measurements of the angular dependence of the activation energy in the quantum Hall regime. In these measurements, we also observed the coexistence of the 2D and 3D Landau states. However, the coexistence only occurs at large tilt angles ( = 80 90°). Thus, it is different from the coexistence above mentioned, when 3D Landau states are observed already in the perpendicular magnetic field.

Neste trabalho, estudamos as propriedades eletrônicas e estruturais de super-redes InP/In IND. 0.53 Ga IND. 0.47As dopadas fortemente com Si (densidade equivalente no bulk superior a 4.4 x 10 POT. 18cm POT. -3). O espectro de Fourier das oscilações de Shubnikov-de Haas apresenta um dubleto característico de elétrons que populam uma minibanda de energia, assim como uma freqüência de oscilação associada a elétrons confinados em uma camada superficial bidimensional (elétrons de Tamm). Verificamos que, para descrever o espectro de energia dos elétrons da minibanda, o modelo de Kronig-Penney é em geral suficiente porém, para descrever adequadamente os estados de Tamm é necessário recorrer a um cálculo auto-consistente completo. A boa resolução do dubleto associado aos elétrons que populam a minibanda de energia permitiu extrair as mobilidades quânticas dos elétrons associados aos hodógrafos extremais (\"cintura\" e \"pescoço\") da mini-superfície de Fermi. O tratamento de dados foi efetuado com a utilização de procedimentos especialmente desenvolvidos, que apresentam a vantagem de não necessitar da utilização de filtros de Fourier sofisticados. A detecção do estado de Tamm nas oscilações de Shubnikov-de Haas é inétida por se tratar de estados de Tamm degenerados. Por ser a mobilidade quântica dos elétrons de Tamm quase duas vezes maior do que a mesma mobilidade para os elétrons da minibanda, em campos magnéticos fracos as oscilações de Shubnikov-de Haas são dominadas pelos elétrons de Tamm, apesar da quantidade de elétrons de Tamm corresponder a apenas em torno de 10% do total de portadores livres em nossas amostras. As super-redes InP/In IND. 0.53 Ga IND. 0.47As:Si apresentam, também, grande redução de portadores livres com a diminuição do período das super-redes. A perda de portadores livres é de 60% quando o período é diminuído em 20%. Esta redução está correlacionada com a quantidade de átomos de ) dopantes que recai na camada interfacial de InAs IND. X P IND. 1-X que se forma quando InP é depositado sobre In IND. 0.53 Ga IND. 0.47As. Um estudo de um conjunto de 8 amostras nos permitiu estimar que a espessura da camada interfacial é de aproximadamente 20 ANGSTRONS. Os dados experimentais indicam que os átomos de Si que recaem nas camadas interfaciais, ao invés de formarem doadores rasos, formam centros profundos com energia de ativação superior a 50 meV. In this work the electronic and structural properties of InP/In IND. 0.53 Ga IND. 0.47As superlattices heavily doped with Si (bulk equivalent density greater than 4.4 x 10 POT. 18cm POT. -3) were studied. The Fourier spectrum of the Shubnikov-de Haas oscillations presents a double peak characteristic of electrons which populate the first miniband of the energy spectrum, and an additional peak associated to electrons confined in a two-dimensional surface layer (Tamm electrons). We verified that the Kronig-Penney model is, in general, a good approximation to describe the energy spectrum of electrons in the miniband. However, to describe adequately the Tamm states, it is necessary to resort to a full self-consistent calculation of the energy levels in the effective mass approximation. The well-resolved doublet associated to the electrons in the miniband allowed us to extract the quantum mobilities associated to both extremal orbits of the Fermi mini-surface (belly and neck). The data analysis was done by using specially developed procedures, which have the advantage of not requiring the use of sophisticated Fourier filters. The detection of Tamm states throught Shubnikov-de Haas oscillations was done for the first time in superlattices in which the Tammm states are degenerate. On account of the fact that the quantum mobility of the Tamm electrons is about a factor of two greater than the quantum mobility of the miniband electrons, the Shubnikov-de Haas oscillations are dominated by electrons from the Tamm states, especially at weak magnetic fields, despite of the fact that the amount of Tamm electrons is only about 10% of the total amount of free carriers in our sample. The InP/In IND. 0.53 Ga IND. 0.47As:Si superlattices also display a strong reduction in the amount of free carriers when the period of the superlattice decreases. This reduction reaches 60% when the superlatticess period is decreased by only 20%. This reduction correlates with the amount of doping atoms that fall into the interfacial layer InAs IND. X P IND. 1-X which is formed when InP is grown on In IND. 0.53 Ga IND. 0.47As. A study of a set of 8 samples allowed us to estimate that the interfacial layer is approximately 20 ANGSTRONS thick. The experimental data indicate that the Si atoms which fall into the interfacial form deep levels with an activation energy larger than 50 meV.

Estudou-se os efeitos de campos magnéticos intensos, até 15 T, sobre o gás de elétrons bidimensional confinado em um poço quântico assimétrico do tipo n-AlGaAs/InGaAs/GaAs crescido por Epitaxia por Feixes Moleculares. Com o campo magnético aplicado paralelamente às interfaces do poço quântico, campo magnético planar, estudou-se o efeito de depopulação das sub-bandas eletrônicas do sistema. De posse de uma amostra especialmente projetada, na qual a segunda sub-banda eletrônica é levemente populada, mostrou-se pela primeira vez que o efeito de depopulação provocado pelo campo magnético planar pode ser estudado opticamente. Verificou-se que, ao se aumentar a intensidade do campo magnético, a variação da magnetoresistência da amostra praticamente coincide com a variação da intensidade da linha de fotoluminescência (PL) associada à recombinação partindo da segunda sub-banda eletrônica do sistema. Através de um cálculo numérico autoconsistente mostrou-se que a depopulação induzida pelo campo magnético planar apresenta um comportamento qualitativamente idêntico àquele verificado nas medidas ópticas e elétricas. Com o campo magnético (B) aplicado perpendicularmente às interfaces do poço, estudou-se a origem das oscilações magneto-ópticas na intensidade de PL das recombinações associadas à primeira (e1) e à segunda (e2) sub-bandas. A defasagem de 180o entre elas foi atribuída ao limitado número de buracos foto-excitados. Pela primeira vez, mostrou-se que os pontos extremos dessas oscilações ocorrem para os mesmos valores de B nos quais se forma um polaron ressonante. Para esses valores de B as intensidades de PL com origem nos níveis de Landau de e2 com emissão simultânea de um fonon LO são enormemente intensificadas. Isso sugere que os mínimos das oscilações são originados por um aumento no espalhamento por fonons LO para os elétrons próximos ao nível de Fermi. Essa interpretação é confirmada pela variação com o campo magnético da largura de linha de PL devida à recombinação dos elétrons em e2. Verificou-se que nas condições de ressonância polarônica a largura de linha de PL do nível fundamental de e2 é máxima, indicando que nas condições de ressonância os elétrons desse nível de energia são fortemente espalhados. We study the magnetic field effects, up to 15 T, on the two-dimensional electron gas confined in an asymmetric quantum well of n - AlxGa1-xAs / InyGa1-yAs / GazAs1-z grown by Molecular Beam Epitaxy. With the magnetic field applied parallel to the interfaces of the quantum well, planar magnetic field, we study the effect of depopulation of the electronic subbands of the system. Using a custom designed sample, in which the second electronic subband is slightly populated, we show for the first time that the effect of depopulation caused by the planar magnetic field can be studied optically. We find that, as the magnetic field intensity is increased, the change in the magnetoresistance of the sample agrees very closely to the change in the intensity of the photoluminescence (PL) line associated with recombination from the second electronic subband of the system. By means of a numeric self-consistent calculation we show that the depopulation induced by the planar magnetic field exhibits a behavior qualitatively identical to that observed in the optical and electrical measurements. With the magnetic field applied perpendicular to the interfaces of the well, we study the origin of the magneto-optical oscillations in the PL intensities of the recombinations associated with the first (e1) and the second (e2) subbands. The 180o phase difference between them was attributed to the limited number of photo-excited holes. For the first time, we show that the extremes of these oscillations occur for the same B-values in which a resonant polaron is formed (LO). At these B-fields the intensities of the PL lines originating from the Landau levels of e2 with the simultaneous emission of an longitudinal optical (LO) phonon are strongly enhanced. This suggests that the minima in the oscillations are due to an increase in the LO phonon scattering of the electrons near the Fermi level. This interpretation is confirmed by the variation with magnetic field of the width of the PL line arising from recombination of the e2 electrons. We find that in the polaron resonance conditions the PL linewidth associated with recombination from the e2 fundamental level goes through a maximum, thus showing that in the resonance conditions the electrons in this energy level are strongly scattered.
