Abstract

A planar InGaAs buried-heterostructure photodetector (BH-PD) is proposed and constructed. It is observed that the capacitance of the P-I-N PDs can be reduced by introducing etching and refilling with a large bandgap and lower concentration semi-insulating (SI) InP layer, thereby increasing their operation speed.
