Single pass gain spectra measurements on a segmented contact device and conventional cavity length analysis were used for the extraction of the peak modal gain versus current characteristics of InGaAs-InGaAsP-GaAs quantum-well (QW) lasers.

We report on an optically pumped vertical-external-cavity surface-emitting laser array exhibiting coherent coupling. Imaging of the far field shows interference consistent with in-phase coherent coupling, and a majority of total power is present in the central on-axis lobe. The physical mechanism of operation is attributed to diffractive coupling, wherein a small portion of the light emitting from each emitter is shared with adjacent emitters of the array. Comtinuous-wave (cw) operation of organometallic vapor phase epitaxy-grown In[SUB0.4]Ga[SUB0.6]As[SUB0.995]N[SUB0.005] quantum well (QW) lasers has been realized, at a room-temperature near-threshold emission wavelength of 1.295 mm, with a threshold-current density of 220 A/cm[SUP2] for 2000 μm cavity-length (L[SUBcav]) devices. A threshold current density of only 615 A/cm[SUP2] was achieved for cw operation at a temperature of 100°C, with an emission wavelength of 1.331 μm. A maximum cw-output power of 1.8 W was obtained for InGaAsN QW lasers with cavity lengths of 1000 and 2000 μm, at a heat-sink temperature of 20°C. [ABSTRACT FROM AUTHOR]
