1. Behavioral modeling for low-voltage pentacene-based OTFTs and their implementations for organic logic circuits

Abstract

We present a behavioral compact model and its implementation for low-voltage pentacene-based organic thin film transistors (OTFTs) using industry standard BSIM4 (Berkeley Short-channel IGFET Model) in LTspice platform. First, we simplify the number of BSIM4 model parameters according to the device structure. On the other hand, we adapt the BSIM4 mobility equation to OTFT and also involve the off-current using two behavioral current sources. Then, we perform metaheuristics-based optimization to extract the related BSIM4 model parameters together with additional four parameters, introduced in this work, fitting the modified model to the experimental data of an OTFT, using pentacene active layer. Finally, we implement the behavioral compact model in LTspice and validate its usage for low-voltage pentacene-based OTFTs comparing the experimental and modeled current–voltage curves. In this study, we also successfully simulate OTFT implementations of a Pseudo-E inverter, a Pseudo-E NAND gate, and a 1-bit full adder circuit based on NAND gates using our behavioral OTFT model and then investigate the static and dynamic performance parameters of these circuits. The supply voltage is 3 V and maximum frequency of the inputs is 500 Hz in the simulations.

Abstract

Research on the fabrication of organic field effect transistors (OFETs) has been dramatically increased in the last decade, considering their lightweight and flexible structure as well as their practical and low-cost production. In the next step of fabrication, building compact models and developing parameter extraction methods have critical importance in designing electronic circuits using fabricated OFETs. In this paper, we propose a parameter extraction approach which benefits from the power of metaheuristics. Although direct extraction tools offer analytical solutions in successive steps to extract model parameters, metaheuristics-based global optimization methods can find all parameters at once by exploring a wide range of parameters. Direct extraction tools are cumbersome and need human expertise. On the other hand, global optimization methods are very flexible, adaptive and can be automated as parameter extraction tools of any compact model. In this study, we introduce three different global optimization algorithms, namely, a genetic algorithm (GA), a hybrid artificial bee colony (h-ABC) algorithm, and bacterial foraging optimization (BFO) algorithm, for the parameter extraction. To the best of our knowledge, h-ABC and BFO algorithms have been used for the first time in extracting parameters of OFET compact models. We use two OFET compact models developed by Estrada et al. and Marinov et al. for two different datasets of OFET transistors, both having pentacene as organic semiconductor. While one of the dataset of transistor (T1) is available in literature, the dataset of the other transistor fabricated in our laboratory (T2) is generated as a new dataset. In order to tune control parameters of the developed algorithms, Taguchi's orthogonal experimental design (OED) method is used. Experimental results show that the proposed metaheuristics-based approach can extract model parameters successfully and can perform better than direct extraction methods. The studied OFET compact models fit to the experimental data with these parameters and predict similar output characteristic curves. The algorithms show a good agreement with the experimental data of T1 and T2, having normalized root-mean-square error values under 3.70%, and 8.74% for the models of Estrada et al. and Marinov et al., respectively. It is shown that h-ABC and BFO algorithms perform better than GA on average. It is also observed that the compact model by Estrada et al. performs better for both T1 and T2 compared to the model of Marinov et al.

Abstract

Minaei, Shahram (Dogus Author) The aim of this paper is proposing an alternative method to Gorski-Popiel Technique in realization of synthetic transformers. A new synthetic floating transformer (FT) circuit is also given. The proposed synthetic transformer circuit uses two current backward transconductance amplifiers (CBTAs), three resistors, and two grounded capacitors. The primary selfinductance, the secondary self-inductance, and the mutual inductance can be independently controlled and can be tuned electronically by changing the biasing current of the employed CBTAs. It has a good sensitivity performance with respect to tracking errors. A band-pass filter is also realized to test the performance of the proposed synthetic transformer circuit. The validity of the proposed synthetic transformer circuit is demonstrated by PSPICE simulations and experimental results.

WOS: 000306287700007, A new circuit configuration for the realisation of an electronically tunable sinusoidal oscillator is presented. The proposed circuit uses only one current backward transconductance amplifier (CBTA), two grounded capacitors and one resistor. Using current controlled CBTA (CC-CBTA) instead of the CBTA, the resistor can be completely removed. It has also current-mode (CM) and voltage-mode (VM) outputs, simultaneously. The workability of the proposed structure has been demonstrated by both simulation and experimental results.

The design procedure for the systematic realization of current-mode ladder filters using proposed active component is also presented. In order to demonstrate that the CBTA considerably simplifies the leapfrog structure of the current-mode ladder filters, a fifth-order Butterworth low-pass filter that requires a minimum of active components is presented. The proposed structure consists of only one grounded capacitor without any external resistors and two different active elements. The active elements are dual-output current-controlled current conveyor (DO-CCCII) and operational transconductance amplifier (OTA). The proposed inductance simulator can be tuned electronically by changing the biasing current of the DO-CCCIIs or by changing the current of the OTA. Moreover, the circuit does not require any conditions of component matching. It has a good sensitivity performance with respect to tracking errors. As an application, the proposed inductance simulator is used to construct a fourth-order resistively terminated LC band-pass filter. WOS: 000262504400004, A new floating immittance function simulator circuit is proposed using two different active elements, a dual-output second generation current conveyor (DO-CCII) and an operational transconductance amplifier (OTA). The presented circuit can realize a positive and negative floating inductor, capacitor and resistor depending on the passive component selection. Since the passive elements are all grounded, this circuit is suitable for fully integrated circuit design. The circuit does not require any component matching conditions, and it has a good sensitivity performance with respect to tracking errors. Moreover, the proposed positive and negative inductance, capacitor and resistor simulator can be tuned electronically by changing the biasing current of the OTA or can be controlled through the grounded resistor or capacitor. The proposed floating inductor simulator circuit is demonstrated by using a SPICE simulation for 0.35 mu m TSMC CMOS technology. The proposed circuit consumes an average power of 1 mW using +/- 1.5 V supply voltages.

Abstract

The authors propose two new configurations suitable for voltage-mode filter responses. It is possible to realise the most general nth-order and second-order voltage-mode transfer functions using these configurations. The first configuration uses a single current differencing buffered amplifier (CDBA) and RC:-RC decomposition technique to realise high order response. With this configuration the number of active elements is reduced to one compared to the previously reported method. The second configuration uses three CDBAs at most and state-space technique to realise second-order responses. The proposed filters seem to be versatile and suitable for the analogue signal processing. Independent parameters in the second configuration give flexibility to design. Proper choice of these parameters optimises the sensitivities.
