17. Near infrared photodetectors based on <100> silicon substrates

Abstract

We report the fabrication of e cient near-infrared photodetectors based on polycrystalline Ge ® lms on Sih100i. In view of integration with Si electronics, metal± semiconductor± metal photodiodes have been realized, for the ® rst time to the best of our knowledge, by low-temperature evaporation. The experiments performed on non-optimized devices indicate a substantial sensitivity at both 1.32 and 1.55 mm, with a responsivity as high as 16mAW¡1 at 1.32 mm with 0.2 V bias, and a time response of about 4 ns.

Abstract

We report on Ge Schottky photodiodes epitaxially grown on Si (100) exhibiting a good responsivity in the near infrared up to 1.55 mu m. The Ge epitaxial layers, grown by ultrahigh vacuum chemical vapor deposition, were deposited in two steps differing by the substrate temperature. With this procedure it was possible to obtain films thicknesses comparable with light penetration depth in the 1.3-1.6 mu m range. The photodiodes have a photocurrent which increases as a function of voltage bias, reaching a maximum responsivity of 0.12 A/W at 1.3 mu m under a reverse bias of 4 V. The leakage current density at the saturation voltage is 1 nA/mu m(2). The results show that the proposed approach is promising for the fabrication of 1.3-1.55 mu m near-infrared photodetectors integrated on silicon chips

Abstract

Impuritiy and stress distribution in diamond films have been studied by microRaman and microphotoluminescence. Raman and PL lateral profiles reveal the existence of a large anysotropic stress at the grain boundary resulting in frequency splitting and linewidth variations of the TO phonon. The detection of an additional peak at 1326 cm(-1) related to exagonal diamond phases and the high intensity reached by the 1.68 eV PL band at the coalescence region between two grains give evidence of preferential incorporation of defects at the grain boundary regions. Similarly, Raman and PL depth profiles indicate that the non-diamond intergrain tissue, abundant close to the substrate, induces compressive stress and represents a preferential site for Si diffusion.

Abstract

The diagnosis of GH deficiency (GHD) is based on the measurement of peak GH responses to pharmacological stimuli. Pharmacological stimuli, however, lack precision, accuracy, are not reproducible, are invasive, non-physiological and some may even be hazardous. Furthermore, different GH commercial assays used to measure GH in serum yield results that may differ considerably. In contrast to GH, IGF-I can be measured on a single, randomly-obtained blood sample. A review of the available data indicates that IGF-I measurement in the diagnosis of childhood-onset isolated GHD has a specificity of up to 100%, with a sensitivity ranging from about 70 to 90%. We suggest an algorithm in which circulating levels of IGF-I together with the evaluation of auxological data, such as growth rate and growth, may be used to assess the likelihood of GHD in pre-pubertal children.

Abstract

Background: Hereditary inclusion body myopathy (h-IBM) is an autosomal-recessive or autosomal-dominant hereditary disease characterized by peculiar findings in muscle biopsies which resemble those occurring in inclusion body myositis (IBM). The absence of an inflammation infiltrate in myofibers in h-IBM is a relevant differential criterion between the two pathologies. Motor neuron diseases (MND) represent a group of disorders involving both upper and lower motor neurons, characterized by fasciculations, progressive muscle weakness, and muscle atrophy. The most common form and prototype of MND is the amyotrophic lateral sclerosis (ALS) or Charcot's Disease, a progressive and fatal neurodegenerative disorder occurring in late adulthood. The pathogenesis of ALS remains still unknown, a variety of hypotheses having been proposed to account for the disease. The association of both pathologies is not common and offers new hypotheses about the pathogenic mechanisms in skeletal muscle and nervous system degeneration. Patients and methods: Described are three case reports in which we observed the clinical, laboratory and histopathological association of IBM and MND. In one case, dementia was also present. Muscle data was obtained by muscle biopsies and immunohistochemistry, while diagnosis of MND was supported by common neurophysiological techniques. Results: The accumulation of phosphorylated neurofilaments with a hereditary IBM-like pattern in skeletal muscle fibers without accumulation of amyloid-β protein was observed. Conclusions: A better knowledge of the mechanisms in cellular death cascade could explain the pathogenesis of these different degenerative disorders. [ABSTRACT FROM AUTHOR]
