Abstract

Spin dephasing via the spin-orbit interaction (SOI) is a major mechanism limiting the electron spin lifetime in III-V zincblende quantum wells (QWs). The dephasing can be suppressed in GaAs(111) quantum wells by applying an electric field. The suppression has been attributed to the compensation of the intrinsic SOI associated with the bulk inversion asymmetry of the GaAs lattice by a structural induced asymmetry SOI term induced by an electric field. We provide direct experimental evidence for this mechanism by demonstrating the transition between the bulk inversion asymmetry-dominated to a structural induced asymmetry-dominated regime via photoluminescence measurements carried out over a wide range of applied fields. Spin lifetimes exceeding 100 ns are obtained near the compensating electric field, thus making GaAs(111) QWs excellent candidates for the electrical storage and manipulation of spins. Abstract

Coulomb-mediated interactions between intersubband excitations of electrons in GaAs/AIGaAs double quantum wells and longitudinal optical phonons are studied by two-dimensional spectroscopy in the terahertz frequency range. The multitude of diagonal and off-diagonal peaks in the 2D spectrum gives evidence of strong polaronic signatures in the nonlinear response. A quantitative theoretical analysis reveals a dipole coupling of electrons to the polar lattice that is much stronger than in bulk GaAs, due to a dynamic localization of the electron wave function by scattering processes. 28. Strong Amplification of Coherent Acoustic Phonons by Intraminiband Currents in a Semiconductor Superlattice.

Abstract

Sound amplification in an electrically biased superlattice (SL) is studied in optical experiments with 100 fs time resolution. Coherent SL phonons with frequencies of 40, 375, and 410 GHz give rise to oscillatory reflectivity changes. With currents from 0.5 to 1.3 A, the Fourier amplitude of the 410 GHz phonon increases by more than a factor of 2 over a 200 ps period. This amplification is due to stimulated Čerenkov phonon emission by electrons undergoing intraminiband transport. The gain coefficient of 8×10^{3}  cm^{-1} is reproduced by theoretical calculations and holds potential for novel sub-THz phonon emitters.

29. Spatial coherence of a polariton condensate.

Abstract

We perform Young's double-slit experiment to study the spatial coherence properties of a two-dimensional dynamic condensate of semiconductor microcavity polaritons. The coherence length of the system is measured as a function of the pump rate, which confirms a spontaneous buildup of macroscopic coherence in the condensed phase. An independent measurement reveals that the position and momentum uncertainty product of the condensate is close to the Heisenberg limit. An experimental realization of such a minimum uncertainty wave packet of the polariton condensate opens a door to coherent matter-wave phenomena such as Josephson oscillation, superfluidity, and solitons in solid state condensate systems.

30. Quantum degenerate exciton-polaritons in thermal equilibrium.

Abstract

We study the momentum distribution and relaxation dynamics of semiconductor microcavity polaritons by angle-resolved and time-resolved spectroscopy. Above a critical pump level, the thermalization time of polaritons at positive detunings becomes shorter than their lifetime, and the polaritons form a quantum degenerate Bose-Einstein distribution in thermal equilibrium with the lattice.
