In this paper, we demonstrate a regrowth-free double-tapered gain-coupled distributed feedback semiconductor laser. It is designed based on periodic surface current injection to reach a high-power and single-longitudinal mode. A continuous-wave output power of over 1.2 W/facet is achieved at 4 A. High single-longitudinal-mode output power reaches up to 0.9 W/facet at 3 A at each uncoated facet. The side mode suppression ratio is nearly 30 dB at 980 nm. The 3 dB spectral width is less than 2.7 pm. The lateral far field divergence angle is only 14.5°, the beam quality factor M2 is 1.7, achieving a near-diffraction-limit emission. Our device, produced by standard i-line lithography, enhances the output power while obtaining the pleasurable spectral and spatial properties. It has great potential in widespread commercial applications such as high efficiency pumping sources for its low-cost, easy fabrication technique and excellent performance.

Single-longitudinal-mode, gain-coupled distributed feedback (DFB) lasers based on high order surface gain-coupled gratings are achieved. Periodic surface metal p-contacts with insulated grooves realize gain-coupled mechanism. To enhance gain contrast in the quantum wells without the introduction of effective index-coupled effect, groove length and depth were well designed. Our devices provided a single longitudinal mode with the maximum CW output power up to 48.8 mW/facet at 971.31 nm at 250 mA without facet coating, 3dB linewidth ( 3.2 pm) and SMSR ( > 39 dB). Optical bistable characteristic was observed with a threshold current difference. Experimentally, devices with different cavity lengths were contrasted on power–current and spectrum characteristics. Due to easy fabrication technique and stable performance, it provides a method of fabricating practical gain-coupled distributed feedback lasers for commercial applications.

Universal model and investigation are proposed for a novel 2×2 polymer electro-optic (EO) switch based on two-group 2N+1 vertical-turning series-coupled microrings. For realizing boxlike spectrum (drop port) as well as low crosstalk and insertion loss, resonance order and coupling gaps are optimized. The microring resonator (MRR) switches with N≥1 reveal favorable boxlike flat spectrum as when compared with the simple device with only one microring (N=0), and 1≤N≤5 is required for obtaining

A novel non-resonance 2×2 polymer electro–optic (EO) switch with flatting spectral response is proposed by employing two-section reversed active Mach–Zehnder interferometers (MZIs), a passive middle directional coupler (M-DC) and two passive phase generating couplers (PGCs). Two crosstalk compensations are performed by optimizing the PGCs to broaden the spectrum under bar-state and optimizing the two active MZIs to broaden the spectrum under cross-state. The bar-state and cross-state voltages are 0 and ±4 V, respectively, with the two optimized MZI EO region lengths of 4068 and 5941 μm. Sufficiently considering wavelength dispersion of material and waveguide, a wide spectrum over 130 nm (1473–1603 nm) is achieved for dropping the crosstalk below −30 dB, and within this range, an insertion loss of 1.8–12.3 dB is observed. Under the same crosstalk level, this spectrum is over 2 times of that of the traditional 2×2 MZI switch (60 nm) based on the same materials. This broadband 2×2 switch is more attractive than our previously reported broadband 1×1 switch due to cross/bar routing operations other than simple ON/OFF functions.

A polymer/silica hybrid 2×2 directional coupler (DC) Mach–Zehnder interferometer (MZI) thermo-optic (TO) switch is designed and carefully fabricated. Because of larger thermal conductivity relative to the polymer, silica is utilized as bottom cladding for accelerating heat release. The fabricated TO switch with polymer/silica hybrid structure exhibits low power consumption, less than 7.2 mW, fast rise time of about 106 μs and fast fall time of about 93 μs. This response time is reduced by 40% compared to that of the TO switch with polymer waveguide.

By using two-section cosine-transitive coplanar waveguide grounded (CPWG) electrodes, a polymer directional coupler (DC) electro-optic (EO) switch is optimally designed with both relaxed fabrication tolerance under cross-state and high switching speed over 100 GHz. As a new theoretical view, based on Fourier transformation, a Fourier analysis technique and related formulas are presented with respect to the time- and frequency-domain responses under high-speed modulating and switching operations. Under 1550 nm, the bar- and cross-state voltages are 0 and 2.669 V, respectively, for the switch with a total length of 8378 μm . The insertion loss and crosstalk are less than 3.887 and − 30 dB, respectively. The 3-dB modulating bandwidth and cutoff switching frequency are about 110 and 131.6 GHz, respectively, and the 10–90% rise time and fall time are both about 3.80 ps. Owning to this configuration, its cutoff switching frequency is enhanced to 9 times of that of our previously reported EO switch with two-section separated reversed electrodes, which expands the ultra-high speed and large capacity applications for such switches. The proposed Fourier analysis method can also be adopted to evaluate the responses under the operation of any other form driving signals with Fourier transformation.
