Abstract

The way in which different boundary conditions govern the base charge dynamics in bipolar junction transistors (BJTs)/graded heterojunction bipolar transistors (HBTs) and abrupt HBTs is discussed. A circuit simulator model is presented for modeling the abrupt HBT base charge transients and the base charge dynamics in the abrupt HBT is compared to the BJT case.

Abstract

An InP heterojunction bipolar transistor (HBT) distributed amplifier with a bandwidth of 75 GHz gain of 14db and a record low power consumption of 78 mW is presented. The amplifier topology comprises an emitter follower at the input and a cascode stage, with a resistor and inductance at the emitter follower output.
