Abstract: By collecting simultaneously optical and chemical/morphological data from nanoscale volumes, the Photonic Atom Probe (PAP) can be applied not only to the study of the relationship between optical and structural properties of quantum emitter but also to evaluate the influence of other factors, such as the presence of point defects, on the photoluminescence. Through the analysis of multiple layers of InGaN/GaN quantum dots (QDs), grown so that the density of structural defects is higher with increasing distance from the substrate, we establish that the light emission is higher in the regions exhibiting a higher presence of structural defects. While the presence of intrinsic point defects with non-radiative recombination properties remains elusive, our result is consistent with the fact that QD layers closer to the substrate behave as traps for non-radiative point defects. This result demonstrates the potential of the PAP as a technique for the study of the optical properties of defects in semiconductors.

Abstract: SPIE OPTO 2022, San Francisco, California, United States; International audience; We studied polarization-resolved photoluminescence originating from a ZnO-(Mg,Zn)O quantum well heterostucture embedded within an atom probe tip, i.e. a nanoscale needle-shaped sample with apex radius of several tens of nm, prepared by focused ion beam. The study was carried out within a photonic atom probe before the atom probe analysis of the sample. This setup allows for the analysis of the polarization of the photoluminescence emitted by the tip and for its orientation around its axis. While the photoluminescence emitted by bulk ZnO and by the (Mg,Zn)O alloy is strongly polarized along the tip axis, coinciding with the crystal [1-100] axis, the ZnO/(Mg,Zn)O quantum well luminescence appears to be strongly polarized along its in-plane direction, perpendicular to the crystal [1-100] axis. Finite-difference time domain calculations provide a key for the interpretation of these results in terms of selection rules and of effects related to the waveguide effect of the tip.

Abstract: A position-energy-sensitive detector has been developed for APT instruments in order to deal with some mass peak overlap issues encountered in APT experiments. Through this new type of detector, quantitative and qualitative improvements could be considered for critical materials introducing mass peak overlaps, such as nitrogen and silicon in TiSiN systems, or titanium and carbon in cemented carbide materials. This new detector is based on a thin carbon foil positioned on the front panel of a conventional MCP-DLD detector. According to several studies, it has been demonstrated that the impact of ions on thin carbon foils has the effect of generating a number of transmitted and reflected secondary electrons that mainly depends on both the kinetic energy and the mass of incident particles. Despite the fact that this phenomenon is well known and has been widely discussed for decades, no studies have been performed to date for using it as a mean to discriminate particles energy. Abstract: International audience; We report on the microscopic behavior of residual hydrogen on nanometric field emitters. By using homogeneous or heterostructured semiconductor specimens analyzed in a laser-assisted atom probe, it is possible to study how the relative abundances of the ionic species H+, H2+, and H3+ depend on the microscopic electric field, estimated through post-ionization statistics. In the case of Ga-containing semiconductors, the relative abundances of H+, H2+, and H3+ follow a common trend, independent of the nonmetallic component of the matrix. The dependence of the total H flux on the electric field exhibits a more complex behavior, which depends also on the spatial direction of the variation of the field (in-depth or on-surface). The analysis of multiple detection events provides further insights into surface chemistry. Noticeably, H+–H3+ ion pairs are both correlated in number and separated by very small distances on the detector space, suggesting a possible reaction 2H2 → H3++H++2e– taking place on the field emitter surface.

Abstract: Picosecond duration terahertz pulses are suitable for many applications and, recently, their ability to trigger electron emission from nanometric samples has been demonstrated [1] , [2] . The development of similar approaches to drive ions emission is very prone to open new application areas notably for matter analysis and manipulation. Field emission of positive ions from a nanometric tip (called field evaporation) is the basic principle of the Atom Probe Tomography (APT), which is a 3D imaging technique based on controlled field evaporation of atoms from a nanometric needle shaped sample under a strong electric field [3] .

Abstract: Practical realization of stable and high brightness sources of ultra-short electron pulses is an important issue in the development of time-resolved electron microscopy for the study of ultra-fast dynamics in materials. Here, we report on the experimental investigation of static (in the dark) and pulsed (under illumination by sub-picosecond laser pulses at 1040 nm) electron emission from single-crystal diamond needles. A significant increase of electron emission current was detected under laser illumination. The nonlinear dependence of the emission current on the laser intensity and on the angle between the needle and the laser beam polarization axis suggests multi-photon emission processes. This interpretation is in agreement with electron spectroscopy measurements performed for electrons emitted at different bias voltages and different laser power levels and repetition rates. The remarkable feature of the diamond emitters is their stability under high average power of laser radiation. This provides a new highly efficient source of photoemitted electrons based on single-crystal diamond.

Abstract: International audience; This article presents a fast and highly efficient algorithm developed to reconstruct a three-dimensional (3D) volume with a high spatial precision from a set of field ion microscopy (FIM) images, and specific tools developed to characterize crystallographic lattice and defects. A set of FIM digital images and image processing algorithms allow the construction of a 3D reconstruction of the sample at the atomic scale. The capability of the 3D FIM to resolve the crystallographic lattice and the finest defects in metals opens a new way to analyze materials. This spatial precision was quantified on tungsten, analyzed at different analyzing conditions. A specific data mining tool, based on Fourier transforms, was also developed to characterize lattice distortions in the reconstructed volumes. This tool has been used in simulated and experimental volumes to successfully locate and characterize defects such as dislocations and grain boundaries.

Abstract: The possibility of measuring in situ operando photoluminescence spectroscopy within a photonic atom probe allows for the real-time study of the mechanical stress state within a field emitter either statically, as a function of the field-induced tensile stress, or dynamically, as a result of the evolution of the shape of the emitter upon its evaporation. Dynamic evolution results from the relaxation of strain induced by lattice mismatch and by the propagation of stress from the apex, while the morphology of the field emitter changes. Optomechanical information can be interpreted through the three-dimensional atomic scale images of the chemical composition of the emitter obtained through standard atom probe analysis. Here, the photoluminescence signal of a $\mathrm{Zn}\mathrm{O}/(\mathrm{Mg},\mathrm{Zn})\mathrm{O}$ quantum well allows for the local measurement of strain within the well and of the electrostatic field applied to the apex of the nanoscale field emitter.

Abstract: High-amplitude terahertz single-cycle pulses enable direct control of ion emission from nanostructures., Ultrafast control of matter by a strong electromagnetic field on the atomic scale is essential for future investigations and manipulations of ionization dynamics and excitation in solids. Coupling picosecond duration terahertz pulses to metallic nanostructures allows the generation of extremely localized and intense electric fields. Here, using single-cycle terahertz pulses, we demonstrate control over field ion emission from metallic nanotips. The terahertz near field is shown to induce an athermal ultrafast evaporation of surface atoms as ions on the subpicosecond time scale, with the tip acting as a field amplifier. The ultrafast terahertz-ion interaction offers unprecedented control over ultrashort free-ion pulses for imaging, analyzing, and manipulating matter at atomic scales. Here, we demonstrate terahertz atom probe microscopy as a new platform for microscopy with atomic spatial resolution and ultimate chemical resolution.

Abstract: International audience; Atom Probe Tomography (APT) is a microscopy technique allowing for the 3D reconstruction of the chemical composition of a nanoscale needle-shaped sample with a precision close to the atomic scale. The photonic atom probe (PAP) is an evolution of APT featuring in situ and operando detection of the photoluminescence signal. The optical signatures of the lightemitting centers can be correlated with the structural and chemical information obtained by the analysis of the evaporated ions. It becomes thus possible to discriminate and interpret the spectral signatures of different light emitters as close as 20 nm, well beyond the resolution limit set by the exciting laser wavelength. This technique opens up new perspectives for the study of the physics of low dimensional systems, defects and optoelectronic devices.

Abstract: International audience; The interaction of monocycle terahertz (THz) fields with metal nanostructures such as nanotips is attracting a lot of interest for the development of new applications such as THz-scanning tunneling microscopy and ultra-fast field emission. New methods have been introduced to measure the enhanced THz near field waveform in the vicinity of a nanotip surface. Here, we present results obtained by electron field emission in the multiphoton emission regime. The nanotip mimics the behavior of an antenna with a simplified equivalent circuit. We show that the electrical characteristics can be calculated using the nanowire geometry approximation and taking into account a conduction shell with a thickness smaller than the material skin depth. The results introduce a method to predict the antenna response of the nanotip and thus the near THz field waveform.

Abstract: Laser enhanced field evaporation of surface atoms in Laser-assisted Atom Probe Tomography (La-APT) can simultaneously excite phtotoluminescence in semiconductor or insulating specimens. An atom probe equipped with appropriate focalization and collection optics has been coupled with an in-situ micro-Photoluminescence ({\mu}PL) bench that can be operated during APT analysis. The Photonic Atom Probe instrument we have developped operates at frequencies up to 500 kHz and is controlled by 150 fs laser pulses tunable in energy in a large spectral range (spanning from deep UV to near IR). Micro-PL spectroscopy is performed using a 320 mm focal length spectrometer equipped with a CCD camera for time-integrated and with a streak camera for time-resolved acquisitions. An exemple of application of this instrument on a multi-quantum well oxide heterostructure sample illustrates the potential of this new generation of tomographic atom probe., Comment: 22 pages, 4 figures. Abstract: Dissociation processes involving phosphorus cations were investigated during laser-assisted atom probe tomography of crystalline indium phosphide (InP). This technique not only allows the formation of medium-sized phosphorus cations by means of femtosecond laser pulses under ultrahigh vacuum and high electric field conditions but also allows one to study the time-resolved dissociation dynamics. Data reveal the formation of cations up to P232+ and their subsequent dissociation into two smaller Pk+ cations (k > 2). The use of a time- and position-sensitive detector combined with numerical calculations provided information related to the molecule orientation, decay time, and kinetic energy release during dissociation phenomena. Results suggest that the dissociation processes are most likely due to the emission of Pk2+ cations in excited states and their subsequent decay in low field regions during their flight toward the detector. This study provides operative guidelines to obtain information on dissociation processes using a tomographic atom probe as a reaction microscope and indicates the current capabilities and limitations of such an approach.

Abstract: InGaN/GaN nanostructures form the active region of III-nitride emitters (light emitting diodes, laser diodes, single photon emitters) in the visible spectral range. In order to understand the optical performance of these nanostructures it is necessary to obtain a direct correlation of alloy distribution and optical features. With this purpose in mind, laser-assisted atom probe tomography (La-APT) is a unique tool to visualize the three-dimensional distribution of chemical species at the nanometer scale. Abstract: International audience; Laser-assisted atom probe tomography (APT) and high-resolution dark-field electron holography (HR-DFEH) were performed to investigate the composition of a polar [0001] GaN/AlxGa1 − xN/InyGa1 − yN light emitting diode. In particular, the III-site fraction of both AlxGa1 − xN and InyGa1 − yN alloys was studied adopting a comparative approach. HR-DFEH allows mapping the projected strain with a subnanometer spatial resolution which is used for the calculation of the two-dimensional alloy composition distribution. APT provides three-dimensional alloys composition distribution with a nanometer spatial resolution. However, here we reveal that important inaccuracies affect local composition measurements. A Ga-poor composition is obtained in high DC-electric field regions. Moreover, such inaccuracies may be locally enhanced where the [0001] pole intersects the surface of the analyzed specimen, leading to a lower fraction of Ga measured. III-site fractions closer to the nominal values were measured at low field conditions. Ga loss is thought to be due to preferential DC field induced evaporation of Ga ions between laser pulses. This is explained in terms of formation of a metallic layer on the tip surface during APT analysis, where weak Ga-Ga bonds are formed, promoting the loss of Ga at high field conditions.

Abstract: International audience; The optical properties and thermal dynamics of conical single silicon nanotips are experimentally and theoretically investigated. The spectral and spatial dependencies of their optical extinction are quantitatively measured by spatial modulation spectroscopy (SMS). A nonuniform optical extinction along the tip axis and an enhanced near-infrared absorption, as compared to bulk crystalline silicon, are evidenced. This information is a key input for computing the thermal response of single silicon nanotips under ultrafast laser illumination, which is investigated by laser assisted atom probe tomography (La-APT) used as a highly sensitive temperature probe. A combination of these two experimental techniques and comparison with modeling also permits us to elucidate the impact of thermal effects on the laser assisted field evaporation process. Extension of this coupled approach opens up future perspectives for the quantitative study of the optical and thermal properties of a wide class of individual nano-objects, in particular elongated ones such as nanotubes, nanowires, and nanocones, which constitute promising nanosources for electron and/or ion emission.

Abstract: We have investigated the morphology of a nanotip under femtosecond laser pulse illumination and a high electric field. We show that both the symmetry and the local radius of the tip change with the direction of laser polarization as against the tip axis. The experiments were performed on the very same GaN nanotip by laser-assisted atom probe tomography and electron tomography. This allowed an accurate assessment of the tip features by following the order of evaporation of single atoms from the surface. A change of atom emission sites was observed when a change of the angle between the tip axis and the linearly polarized electric field of the laser was imposed. This enables an optical control of field-evaporation sites. A close optical control of the tip morphology on a scale below 10 nm is thus achievable. Calculations of the field at nanotip apex and absorption maps support the experimental observations. Based on the present study, methods can be developed for reshaping nanotips at the nanometer level. Abstract: International audience; A systematic study of the biases occurring in the measurement of the composition of GaN by Atom Probe Tomography was carried out, in which the role of surface electric field and laser pulse intensity has been investigated. Our data confirm that the electric field is the main factor influencing the measured composition, which exhibits a deficiency of N at low field and a deficiency of Ga at high field. The deficiency of Ga at high field is interpreted in terms of preferential evaporation of Ga. The detailed analysis of multiple evaporation events reveals that the measured composition is not affected by pile-up phenomena occurring in detection system. The analysis of correlation histograms yields the signature of the production of neutral N2due to the dissociation of GaN32+ions. However, the amount of N2neutral molecules that can be detected cannot account for the N deficiency found at low field. Therefore, we propose that further mechanisms of neutral N evaporation could be represented by dissociation reactions such as GaN+→ Ga++ N and GaN2+→ Ga2++ N.

Abstract: International audience; This paper demonstrates the increased light absorption efficiency of semiconducting atom probe tips resulting from focused-ion-beam (FIB) preparation. We use transmission electron microscopy to show that semiconducting tips prepared with FIB are surrounded with an amorphized shell. Photomodulated optical reflectance measurements then provide evidence that FIB-induced damage leads to an increase in both sub-and supra-bandgap light absorption efficiency. Using laser-assisted atom probe tomography (La-APT) measurements, we finally show that, for a nanoscale tip geometry, the laser-induced heating of a tip during La-APT is enhanced by the FIB preparation. We conclude that, upon supra-bandgap illumination , the presence of a FIB-amorphized surface dramatically increases the light-induced heat generation inside semiconducting tips during La-APT. Furthermore, we also deduce that, in the intriguing case of sub-bandgap illumination, the amorphization plays a crucial role in the unexpected light absorption.

Abstract: International audience; Luminescent properties of needle-like single crystal diamonds are investigated in a wide range of wavelength. The luminescent spectra with zero phonon lines centered at 389, 442, 468, 534, 563, 575, and 738 nm are detected using excitation by photons and electrons. Obtained photo-and cathodo-luminescent (PL and CL) spectra indicate presence in the single-crystal diamond needles of nitrogen-and silicon-vacancy centers as well as substitutional or/and interstitials related to these atomic impurities. The dependencies of PL intensities of the 575 and 738 nm lines (related, correspondingly, to nitrogen-and silicon-vacancy centers) on excitation wavelength are determined. Time-resolved measurements are performed for the 575 nm PL line. The luminescence decay behavior for this line demonstrates the presence of recombination processes with characteristic times of about 28 ns (on 200 ns time scale) and 2.8 ns (on 20 ns time scale).

Abstract: Single-dot time-resolved micro-photoluminescence spectroscopy and correlated electron tomography (ET) have been performed on self-assembled GaN/AlN quantum dots isolated within a field-emission nanoscale tip by focused ion beam (FIB). Despite the effect of the FIB, the system conserves the capability of emitting light through multi-excitonic complexes. The optical spectroscopy data have then been correlated with the electronic structure and lifetime parameters that could be extracted using the structural parameters obtained by ET via a 6 band k.p model. A biexciton-exciton cascade could be identified and thoroughly analysed. Abstract: The composition of GaAs measured by laser-assisted atom probe tomography may be inaccurate depending on the experimental conditions. In this work, we assess the role of the DC field and the impinging laser energy on such compositional bias. The DC field is found to have a major influence, while the laser energy has a weaker one within the range of parameters explored. The atomic fraction of Ga may vary from 0.55 at low-field conditions to 0.35 at high field. These results have been interpreted in terms of preferential evaporation of Ga at high field. The deficit of As is most likely explained by the formation of neutral As complexes either by direct ejection from the tip surface or upon the dissociation of large clusters. The study of multiple detection events supports this interpretation.

Abstract: The application of a high electrostatic field at the apex of monocrystalline diamond nanoscale needles induces an energy splitting of the photoluminescence lines of color centers. In particular, the splitting of the zero-phonon line of the neutral nitrogen-vacancy complex (NV0) has been studied within a laser-assisted tomographic atom probe equipped with an in situ microphotoluminescence bench. The measured quadratic dependence of the energy splitting on the applied voltage corresponds to the stress generated on the metal-like apex surface by the electrostatic field. Tensile stress up to 7 GPa has thus been measured in the proximity of the needle apex. Furthermore, the stress scales along the needle shank inversely proportionally to its axial cross section. We demonstrate thus a method for contactless piezo-spectroscopy of nanoscale systems by electrostatic field regulation for the study of their mechanical properties. Abstract: The localization of carrier states in GaN/AlN self-assembled quantum dots (QDs) is studied by correlative multimicroscopy relying on microphotoluminescence, electron tomography, and atom probe tomography (APT). Optically active field emission tip specimens were prepared by focused ion beam from an epitaxial film containing a stack of quantum dot layers and analyzed with different techniques applied subsequently on the same tip. The transition energies of single QDs were calculated in the framework of a 6-bands k.p model on the basis of APT and scanning transmission electron microscopy characterization showing that a good agreement between experimental and calculated energies can be obtained, overcoming the limitations of both techniques. The results indicate that holes effectively localize at interface fluctuations at the bottom of the QD, decreasing the extent of the wave function and the band-to-band transition energy. They also represent an important step toward the correlation of the three-dimensional atomic scale structural information with the optical properties of single light emitters based on quantum confinement.

Abstract: Atom probe has been developed for investigating materials at the atomic scale and in three dimensions by using either high-voltage (HV) pulses or laser pulses to trigger the field evaporation of surface atoms. In this paper, we propose an atom probe setup with pulsed evaporation achieved by simultaneous application of both methods. This provides a simple way to improve mass resolution without degrading the intrinsic spatial resolution of the instrument. The basic principle of this setup is the combination of both modes, but with a precise control of the delay (at a femtosecond timescale) between voltage and laser pulses. A home-made voltage pulse generator and an air-to-vacuum transmission system are discussed. The shape of the HV pulse presented at the sample apex is experimentally measured. Optimizing the delay between the voltage and the laser pulse improves the mass spectrum quality.

Abstract: The interaction between an ultrashort laser pulse and a sub-wavelength silicon tip under a high static electric field is investigated numerically and experimentally. Using an original autocorrelation setup of the laser-assisted atom probe tomography, the temporal evolution of the lattice temperature at the tip apex is experimentally monitored. An ultrafast cooling process, related to a confinement of the heating at the surface, is reported. This confinement is well predicted by a new model taking into account the free charges generation by photon absorption, their drift-diffusion motion under the electric field and their energy relaxation to the lattice.

Abstract: The optical properties of m-plane InGaN/GaN quantum wells grown on microwire sidewalls were investigated carrying out a correlative scanning transmission electron microscopy (STEM), atom probe tomography (APT), and micro-photoluminescence study applied on single nanoscale field-emission tips obtained by a focused ion beam annular milling. Instead of assuming simple rectangular composition profiles, yielding misleading predictions for the optical transition energies, we can thus take into account actual compositional distributions and the presence of stacking faults (SFs). SFs were shown to be responsible for a lowering of the recombination energies of the order of 0.1 eV with respect to those expected for defect-free quantum wells (QWs). Such energy reduction allows establishing a good correspondence between the transition energies observed by optical spectroscopy and those calculated on the basis of the QWs In measured composition and distribution assessed by STEM structural analysis and APT chemical map...

Abstract: International audience; By combining a laser pulse and a high-voltage (HV) pulse on the same sample, field evaporation of materials with poor electrical conductivity using ultra-short HV pulses is reported. Using a pump-probe setup, the shape of HV pulses experienced by surface atoms of the sample apex is experimentally observed. These results are in good agreement with classical models considering the temperature and free carriers produced by a laser pulse giving rise to local photoconduction.

Abstract: International audience; We investigate the mechanisms of a laser-assisted atom probe tomography technique. In this method, a sub-wavelength tip is subjected both to a very strong static electric field and to a femtosecond laser pulse. As a result, ions are ejected from the tip one by one. By using femtosecond lasers, one can analyze not only metals but also semiconductors and dielectric materials. To better understand the ejection process, a numerical model is developed based on the drift-diffusion approach. The model accounts for such effects as field penetration, hole and electron movement, and laser absorption. For the given value of the dc field, a substantial band bending and an increase in hole density at the surface of the silicon tip are observed. This bending effect changes silicon absorption coefficient at the surface and significantly increases recombination time of laser-induced carriers.

Abstract: WOS:000364998000005; International audience; Laser-assisted field evaporation of materials is often interpreted as an equilibrium phenomenon that can be described in terms of a thermally assisted process due to the increase of the lattice temperature defined for equilibrium phonon distribution. Our simulations, taking into account nonequilibrium phonon distribution, produced by femtosecond laser radiation, and coupled carrier-phonon kinetics in the sample, show that the evaporation process is assisted by hot phonons. An out-of-thermal-equilibrium phenomenon on the picosecond time scale is thus demonstrated in the case of femtosecond-laser-assisted field evaporation of semiconductors. It is experimentally confirmed by atom-probe measurements using an original double-pulse correlation setup.

Abstract: The processes by which field evaporation in an atom probe is momentarily stimulated by impingement of a laser beam on a specimen are considered. For metals, the dominant and perhaps only sensible mechanism is energy absorption leading to thermal pulsing, which has been well established. The energy of a laser beam is absorbed in a thin optical skin depth on the surface of the specimen. For materials with a band gap such as semiconductors and dielectrics, it is found that energy absorption in a thin surface layer dominates the process as well and leads to similar thermal pulsing. The relative amount of surface absorption versus volume absorption can strongly influence the heat flow and therefore the mass spectrum of the specimen. Thus it appears for very different reasons that all materials behave similarly in response to laser pulsing in atom probe tomography.

Abstract: We report on the shear–bypassing transition of chemically ordered Al 3 Zr nanoprecipitates. Observation of complex combinations of lattice translations, revealed by scanning transmission electron microscopy, is used as the signature of precipitate shearing during cold deformation. A method is proposed to build a three-dimensional atomic model of sheared particles from a set of three atomic scale projections. An estimation of the antiphase boundary energy of the Al 3 Zr structure is achieved via the comparison of experimental findings to a model of precipitation hardening.

Abstract: A single nanoscale object containing a set of InGaN/GaN nonpolar multiple-quantum wells has been analyzed by microphotoluminescence spectroscopy (μPL), high-resolution scanning transmission electron microscopy (HR-STEM) and atom probe tomography (APT). The correlated measurements constitute a rich and coherent set of data supporting the interpretation that the observed μPL narrow emission lines, polarized perpendicularly to the crystal c-axis and with energies in the interval 2.9–3.3 eV, are related to exciton states localized in potential minima induced by the irregular 3D In distribution within the quantum well (QW) planes. This novel method opens up interesting perspectives, as it will be possible to apply it on a wide class of quantum confining emitters and nano-objects.

Abstract: The development of laser-assisted atom probes makes it possible, in principle, to exploit the femtosecond laser pulse not only for triggering ion evaporation from a nanometric field emission tip, but also for generating photons via the radiative recombination of electron-hole pairs in tips made of dielectric materials. In this article we demonstrate a first step towards a correlation of micro-photoluminescence (μ-PL) and laser-assisted tomographic atom probe (LA-TAP) analysis applied separately on the same objects, namely on ZnO microwires. In particular, we assess that the use of the focused ion beam (FIB) tip preparation method significantly degrades the radiative recombination yield of the analyzed microwires. We discuss the strategies to avoid the FIB-induced damage on the optical properties of the sample and how to get beyond the correlated μ-PL and LA-TAP analysis with a coupled approach allowing to perform the two analyses within the same instrument.

Abstract: International audience; \textcopyright 2016 IOP Publishing Ltd. Compositional disorder has important consequences on the optical properties of III-nitride ternary alloys. In AlGaN epilayers and AlGaN-based quantum heterostructures, the potential fluctuations induced by such disorder lead to the localisation of carriers at low temperature, which affects their transition energies. Using the correlations between micro-photoluminescence, scanning transmission electron microscopy and atom probe tomography we have analysed the optical behaviour of Al 0.25 Ga 0.75 N epilayers and that of GaN/AlGaN quantum wells, and reconstructed in three dimensions the distribution of chemical species with sub-nanometre spatial resolution. These composition maps served as the basis for the effective mass calculation of electrons and holes involved in radiative transitions. Good statistical predictions were subsequently obtained for the above-mentioned transition and localisation energies by establishing a link with their microstructural properties.

Abstract: Laser assisted atom probe tomography is used to investigate the polarization dependence of the absorption of a subwavelength tip illuminated by an ultra short laser pulse. Al and Si tips are investigated and experimental results are discussed and explained using electromagnetic theory in the simplified cylindrical geometry. Numerical simulations in a more real geometry are also presented and used to show limits of the cylindrical model and to show the role of the very end tip apex in the absorption process.

Abstract: International audience; In the last decade, atom probe tomography has become a powerful tool to investigate semiconductor and insulator nanomaterials in microelectronics, spintronics, and optoelectronics. In this paper, we report an investigation of zinc oxide nanostructures using atom probe tomography. We observed that the chemical composition of zinc oxide is strongly dependent on the analysis parameters used for atom probe experiments. It was observed that at high laser pulse energies, the electric field at the specimen surface is strongly dependent on the crystallographic directions. This dependence leads to an inhomogeneous field evaporation of the surface atoms, resulting in unreliable measurements. We show that the laser pulse energy has to be well tuned to obtain reliable quantitative chemical composition measurements of undoped and doped ZnO nanomaterials.

Abstract: The current work investigates numerically and experimentally the three-dimensional (3D) thermal response of a subwavelength tip illuminated by an ultrashort laser pulse. A model is developed on the nanometric scale to predict the 3D tip temperature evolution from the initial laser irradiation through the thermal equilibrium (several nanoseconds). The evolution of the ion temperature is experimentally monitored by atom probe tomography. The anisotropic ion emission observed on steel specimens illuminated with an ultrashort laser and the evaporation behavior of amorphous glasses is predicted by our 3D thermal model.

Abstract: Ultrafast laser assisted atom probe tomography (LA-APT) is a powerful nano analysing instrument that provides 3D maps of the chemical distribution in small volumes of either metallic and semiconducting materials or even high-K oxides with a sub nanometre spatial resolution [1]. In the atom probe tomography (APT), surface atoms are emitted from a tip in the form of ions by the combined action of an electrostatic (dc) field and of a laser pulse that triggers the emission. In laser assisted APT, the interaction of the laser beam with the tip increases its temperature and hence allows the evaporation of surface atoms. Several publications have dealt with modelling the laser heating of the illuminated tip in order to evaluate its maximum expansion [2] or the ions field emission efficiency in APT. Moreover, the absorption dependence on the laser polarization has been calculated, for a planar surface, an infinite cylinder and nanometric objects.[3] In the case of tips, however, the polarization effect was only investigated experimentally by Lee et al., [4] and the results showed a continuous increase in the absorption when changing the polarization of the incident light from the tip axial direction to the transverse one. However, we demonstrate in this paper that the polarization dependence of the absorption of a subwavelength tip is strongly wavelength dependent and that a longitudinal polarized excitation can lead to higher absorption than a transverse one[5].

Abstract: We investigate the wavelength and the polarization dependence of the absorption of a subwavelength tip illuminated by an ultrashort laser pulse using laser-assisted atom-probe tomography. We show that it is possible to localize the absorption at the tip apex by choosing the appropriate laser polarization and wavelength even for excitation wavelength far from the plasmonic resonance. This effect can be explained by the diffraction theory of Sommerfeld applied on a tip geometry. Furthermore, numerical calculations are performed on a real subwavelength tip to confirm this absorption localization and to explain the role of the polarization and the wavelength.

Abstract: Using an ultra-fast laser assisted atom probe, the temporal evolution of the temperature of a tungsten field emitter subjected to illumination is studied. The combination of pump probe experiments and evaporation rate measurements is used to estimate the duration of field evaporation, the induced peak temperature and the cooling time. The main conclusion of the measurements is that, despite a significant heating of the tip by the laser pulse, the cooling time is anomalously fast, below 0.5 ns. Hence, thermal effects are considered to play a major role in ion emission in contrast to conclusions of our previous works. It is shown that the really fast anomalous cooling rate can only be related to a confined heating zone at the tip apex smaller than the wavelength of the laser.

Abstract: Using laser assisted atom probe tomography, we investigate the polarization dependence of the absorption coefficient of a subwavelength Al tip illuminated by an ultrashort laser pulse. In practice, we find an equilibrium condition as a function of the incident wavelength for which the atom evaporation rate becomes independent of the wave polarization. It is experimentally shown that this condition only depends on the ratio between the tip radius and the laser wavelength. Furthermore, our calculations demonstrate that a transverse local plasmon polariton mode can be resonantly excited at the tip apex.

Abstract: The 3D atom probe(3DAP) is an imaging instrument based on the controlled field evaporation of single atoms from a sample having a tip shape with an end radius of 50 nm. In the fs laser assisted 3DAP the evaporation is induced by the laser pulses so that the physical process involved in this 3DAP analysis might correspond to the very early stages of the ablation process. In this paper we present the principle of the 3DAP and we discuss the existing models of the fs assisted evaporation. At last, we test the relevance of these models with pump-probe experiments on tungsten tips in the tomographic atom probe.

Abstract: In this Letter, we show that, in contrast to what is generally admitted in laser assisted atom probe, it is possible to probe a tip under optimal analysis conditions using a single wavelength. We show that the field emitter geometry can be adjusted to the wavelength of the femtosecond laser pulses used to trigger the evaporation by taking into account the optical and thermal properties of the material. The resulting enhanced absorption at the tip apex generates an ultrafast ion emission leading to a surprisingly high mass resolving power and signal over noise ratio on materials having a bad thermal diffusivity. This antenna effect is discussed based on theoretical considerations and a modeling of the laser-tip interaction. It is then demonstrated though experimental results obtained on different specimen geometries.
