Theoretical predictions indicate that the n-type \ud Ge\ud /\ud Si\ud −\ud Ge\ud multi-quantum-well system is the most promising material for the realization of a \ud Si\ud -compatible THz quantum cascade laser operating at room temperature. To advance in this direction, we study, both experimentally and theoretically, asymmetric coupled multi-quantum-well samples based on this material system, that can be considered as the basic building block of a cascade architecture. Extensive structural characterization shows the high material quality of strain-symmetrized structures grown by chemical vapor deposition, down to the ultrathin barrier limit. Moreover, THz absorption spectroscopy measurements supported by theoretical modeling unambiguously demonstrate inter-well coupling and wavefunction tunneling. The agreement between experimental data and simulations allows us to characterize the tunneling barrier parameters and, in turn, achieve highly controlled engineering of the electronic structure in forthcoming unipolar cascade systems based on n-type \ud Ge\ud /\ud Si\ud −\ud Ge\ud multi-quantum-wells.

Whereas thermoelectric performance is normally limited by the figure of merit ZT, transverse thermoelectrics can achieve arbitrarily large temperature differences in a single leg even with inferior ZT by being geometrically tapered. We introduce a band-engineered transverse thermoelectric with p-type Seebeck in one direction and n-type orthogonal, resulting in off-diagonal terms that drive heat flow transverse to electrical current. Such materials are advantageous for microscale devices and cryogenic temperatures -- exactly the regimes where standard longitudinal thermoelectrics fail. InAs/GaSb type II superlattices are shown to have the appropriate band structure for use as a transverse thermoelectric., Comment: 5 pages, 3 figures

An overview of the cleaved edge overgrowth technique, which allows the realization of atomically precise quantum structures, is presented. We explain the origin of the formation of quantum wires, which were grown with this molecular beam epitaxy method. The emission of quantum wire lasers based on these intrinsic T-shaped structures shows a strong dependence on magnetic fields. Only weak band gap renormalization is observed for modulation doped wires when the electron density is varied. The introduction of strained layers results in an enhancement of the confinement energy, which is necessary to fully exploit the one-dimensional character of the examined quantum wires. Single as well as coupled quantum dots, and quantum dot superlattices have been successfully grown and are identified using micro-photoluminescence spectroscopy. By combining self-assembling of quantum dots due to Stranski-Krastanov growth with the cleaved edge overgrowth method we succeeded in fabricating arrays of long-range ordered InAs quantum dots. Both atomic force microscopy and micro-photoluminescence measurements performed on such samples show the ability to control size, position, and ordering of the quantum dots.

We present THz quantum cascade emitters realized on a Si substrate. The emission centered at 3.4 and 4.9 THz originates from L-valley transitions in strain-compensated n-Type Ge/SiGe heterostructures. This is an important step towards the realization of Si-based THz quantum cascade lasers.

The waveguide losses from a range of surface plasmon and double metal waveguides for Ge/Si1−xGe x THz quantum cascade laser gain media are investigated at 4.79 THz (62.6 μm wavelength). Double metal waveguides demonstrate lower losses than surface plasmonic guiding with minimum losses for a 10 μm thick active gain region with silver metal of 21 cm−1 at 300 K reducing to 14.5 cm−1 at 10 K. Losses for silicon foundry compatible metals including Al and Cu are also provided for comparison and to provide a guide for gain requirements to enable lasers to be fabricated in commercial silicon foundries. To allow these losses to be calculated for a range of designs, the complex refractive index of a range of nominally undoped Si1−xGe x with x = 0.7, 0.8 and 0.9 and doped Ge heterolayers were extracted from Fourier transform infrared spectroscopy measurements between 0.1 and 10 THz and from 300 K down to 10 K. The results demonstrate losses comparable to similar designs of GaAs/AlGaAs quantum cascade laser plasmon waveguides indicating that a gain threshold of 15.1 cm−1 and 23.8 cm−1 are required to produce a 4.79 THz Ge/SiGe THz laser at 10 K and 300 K, respectively, for 2 mm long double metal waveguide quantum cascade lasers with facet coatings.

We develop a generalized theory for the scattering process produced by interface roughness on charge carriers and which is suitable for any semiconductor heterostructure. By exploiting our experimental insights into the three-dimensional atomic landscape obtained on Ge/GeSi heterointerfaces obtained by atom probe tomography, we have been able to define the full set of interface parameters relevant to the scattering potential, including both the in-plane and axial correlation inside real diffuse interfaces. Our experimental findings indicate a partial coherence of the interface roughness along the growth direction within the interfaces. We show that it is necessary to include this feature, previously neglected by theoretical models, when heterointerfaces characterized by finite interface widths are taken into consideration.

We report on experimental and theoretical study of GaA/InGaAs quantum systems grown along the [N11] direction. Time-resolved photoluminescence measurements have revealed a strong non-linear optical response from a sidewall quantum wire. The experimental results were reproduced by theoretical calculations taking into account strain, piezo-charge and excitonic effect. Also we theoretically investigated the effect of strain and piezo-charge on the properties of a quantum dot.

Terahertz (THz) semiconductor based quantum cascade lasers (QCLs) represent powerful and compact integrated light sources. To date they have been realized with various III-V materials where LO phonon emission becomes very effective as the temperature is increased, limiting the maximum operating temperature to 200K. To overcome this limitation, non-polar material systems are attractive because of their weaker e-phonon interaction. Theoretical studies have indicated n-type Ge/SiGe heterostructures where transport is associated to L electrons, as the most promising architecture [1]. Experimentally, sharp intersubband transitions in n-type strain compensated Ge/SiGe QWs have been observed in the 20–50 meV region [2]. Recently, non-equilibrium Green's functions calculations proved to be efficient in optimising high temperature performance of GaAs/AlGaAs THZ QCLs [3]. In the effort of realizing a Ge/SiGe THz QCL, we present here a QCL structure designed by means of non-equilibrium Green's functions [4], whose the bandstructure is reported in Fig.1(a). Epitaxial growth of strain-compensated Ge/SiGe heterostructure (≈1.5 μm thick) has been carried out by means of UHV-CVD yielding very good sample quality as visible from Fig.1(b). Mesa devices for transport experiments have been fabricated by dry etching and metallization. In Fig.1(c) a series of I-V curves as a function of the heatsink temperature display a thermally activated behaviour with E act ≃ 10 meV. From low temperature (4 K) magnetotransport [5] in a magnetic field parallel to the current direction shows characteristics oscillations. we can deduce an energy distance between the lasing states of E 23 =19.5 meV, in good agreement with the theoretical calculation. Optical experiments are ongoing and experimental results will be presented.
