A new type of vertical nanowire (NW)/nanosheet (NS) field-effect transistors (FETs), termed vertical sandwich gate-all-around (GAA) FETs (VSAFETs), is presented in this work. Moreover, an integration flow that is compatible with processes used in the mainstream industry is proposed for the VSAFETs. Si/SiGe epitaxy, isotropic quasi-atomic-layer etching (qALE), and gate replacement were used to fabricate pVSAFETs for the first time. Vertical GAA FETs with self-aligned high-k metal gates and a small effective-gate-length variation were obtained. Isotropic qALE, including Si-selective etching of SiGe, was developed to control the diameter/thickness of the NW/NS channels. NWs with a diameter of 10 nm and NSs with a thickness of 20 nm were successfully fabricated, and good device characteristics were obtained. Finally, the device performance was investigated and is discussed in this work. © 2019 IEEE.

The Cosmic Ray Energetics And Mass experiment for the International Space Station (ISS-CREAM) was installed on the ISS to measure high-energy cosmic-ray elemental spectra for the charge range $\rm Z=1$ to 26. The ISS-CREAM instrument includes a tungsten scintillating-fiber calorimeter preceded by a carbon target for energy measurements. The carbon target induces hadronic interactions, and showers of secondary particles develop in the calorimeter. The energy deposition in the calorimeter is proportional to the particle energy. As a predecessor to ISS-CREAM, the balloon-borne CREAM instrument was successfully flown seven times over Antarctica for a cumulative exposure of 191 days. The CREAM calorimeter demonstrated its capability to measure energies of cosmic-ray particles, and the ISS-CREAM calorimeter is expected to have a similar performance. Before the launch, an engineering-unit calorimeter was shipped to CERN for calibration and performance tests. This beam test included position, energy, and angle scans of electron and pion beams together with a high-voltage scan for calibration and characterization. Additionally, an attenuation effect in the scintillating fibers was studied. When testing and calibrating particle detectors in a test beam, accurate tracking information independent of the detector being tested is extremely useful during the offline analysis of the data. A general-purpose Silicon Beam Tracker (SBT) was constructed with an active area of 32.0 x 32.0 mm2 to provide this capability for the beam calibration of the Cosmic Ray Energetics And Mass (CREAM) calorimeter. The tracker consists of two modules, each comprised of two orthogonal layers of 380 {\mu}m thick silicon strip sensors. In one module each layer is a 64-channel AC-coupled single-sided silicon strip detector (SSD) with a 0.5 mm pitch. In the other, each layer is a 32-channel DC-coupled single-sided SSD with a 1.0 mm pitch. The signals from the 4 layers are read out using modified CREAM hodoscope front-end electronics with a USB 2.0 interface board to a Linux DAQ PC. Two-dimensional crystals, single sheets of layered materials, often show distinct properties desired for optoelectronic applications, such as larger and direct band gaps, valley- and spin-orbit effects. Being atomically thin, the low amount of material is a bottleneck in photophysical and photochemical applications. Here, we propose the formation of stacks of two-dimensional crystals intercalated with small surfactant molecules. We show, using first principles calculations, that already very short surfactant methyl amine electronically decouples the layers. We demonstrate the indirect-direct band gap transition characteristic for Group 6 transition metal dichalcogenides experimentally by observing the emergence of a strong photoluminescence signal for ethoxide-intercalated WSe2 and MoSe2 multilayered nanoparticles with lateral size of about 10 nm and beyond. The proposed hybrid materials offer the highest possible density of the two-dimensional crystals with electronic properties typical for monolayers. Variation of the surfactant’s chemical potential allows fine-tuning of electronic properties and potentially elimination of trap states caused by defects.

The measured proton and helium energy spectra at the top of the atmosphere are harder than other existing measurements at a few tens of GeV. The relative abundance of protons to helium nuclei is 9.53+-0.03 for the range of 1 TeV/n to 63 TeV/n. The ratio is considerably smaller than other measurements at a few tens of GeV/n. The spectra become softer above ~20 TeV. However, our statistical uncertainties are large at these energies and more data are needed.

Network softwarization drives innovation both in software and hardware. This demo introduces a highly integrated environment that enables open source solutions for software defined network (SDN) in both hardware and software. This environment is built upon the NetFPGA platform for rapid prototyping of networking devices. It showcases tools (OSNT and OFLOPS) for evaluating the performance of networking devices, and demonstrates them using a pipelined multi-table OpenFlow enabled switch application. An open-source environment integrating both software and hardware that fully inter-operate, as demonstrated here, is essential for high-quality software defined networking solutions.

Previous research on consistent updates for distributed network configurations has focused on solutions for centralized networkconfiguration controllers. However, such work does not address the complexity of modern switch datapaths. Modern commodity switches expose opaque configuration mechanisms, with minimal guarantees for datapath consistency and with unclear configuration semantics. Furthermore, would-be solutions for distributed consistent updates must take into account the configuration guarantees provided by each individual switch - plus the compositional problems of distributed control and multi-switch configurations that considerably transcend the single-switch problems. In this paper, we focus on the behavior of individual switches, and demonstrate that even simple rule updates result in inconsistent packet switching in multi-table datapaths. We demonstrate that consistent configuration updates require guarantees of strong switch-level atomicity from both hardware and software layers of switches - even in a single switch. In short, the multiple-switch problems cannot be reasonably approached until single-switch consistency can be resolved. We present a hardware design that supports a transactional configuration mechanism, and provides packet-consistent configuration: all packets traversing the datapath will encounter either the old configuration or the new one, and never an inconsistent mix of the two. Unlike previous work, our design does not require modifications to network packets. We precisely specify the hardwaresoftware protocol for switch configuration; this enables us to prove the correctness of the design, and to provide well-specified invariants that the software driver must maintain for correctness. We implement our prototype switch design using the NetFPGA-10G hardware platform, and evaluate our prototype against commercial off-the-shelf switches.

The CREAM calorimeter, designed to measure the spectra of cosmic-ray nuclei from under 1 TeV to 1000 TeV, is a 20 radiation length (X0) deep sampling calorimeter. The calorimeter is comprised of 20 layers of tungsten interleaved with 20 layers of scintillating fiber ribbons, and is preceded by a pair of graphite interaction targets providing about 0.42 proton interaction lengths (\lambda int). The calorimeter was placed in one of CERN's SPS accelerator beams for calibration and testing. Beams of 150 GeV electrons were used for calibration, and a variety of electron, proton, and nuclear fragment beams were used to test the simulation model of the detector. These results challenge the view that cosmic-ray spectra are simple power laws below the so-called knee at ~1015 eV. This discrepant hardening may result from a relatively nearby source, or it could represent spectral concavity caused by interactions of cosmic rays with the accelerating shock. Background: Previous studies indicate that light information reaches the suprachiasmatic nucleus (SCN) through a subpopulation of retinal ganglion cells that contain both glutamate and pituitary adenylyl cyclase activating peptide (PACAP). While the role of glutamate in this pathway has been well studied, the involvement of PACAP and its receptors are only beginning to be understood. Speculating that PACAP may function to modulate how neurons in the suprachiasmatic nucleus respond to glutamate, we used electrophysiological and calcium imaging tools to examine possible cellular interactions between these co-transmitters. Results: Exogenous application of PACAP increased both the amplitude and frequency of spontaneous excitatory postsynaptic currents recorded from SCN neurons in a mouse brain slice preparation. PACAP also increased the magnitude of AMPA-evoked currents through a mechanism mediated by PAC1 receptors and the adenylyl cyclase-signalling cascade. Finally, in rat SCN neurons, exogenous PACAP enhanced AMPA evoked currents and calcium transients as well evoked robust calcium transients on its own. Conclusion: The results reported here show that PACAP is a potent modulator of glutamatergic signalling within the SCN in the early night.

Background: Previous studies indicate that light information reaches the suprachiasmatic nucleus (SCN) through a subpopulation of retinal ganglion cells that contain both glutamate and pituitary adenylyl cyclase activating peptide (PACAP). While the role of glutamate in this pathway has been well studied, the involvement of PACAP and its receptors are only beginning to be understood. Speculating that PACAP may function to modulate how neurons in the suprachiasmatic nucleus respond to glutamate, we used electrophysiological and calcium imaging tools to examine possible cellular interactions between these co-transmitters. Results: Exogenous application of PACAP increased both the amplitude and frequency of spontaneous excitatory postsynaptic currents recorded from SCN neurons in a mouse brain slice preparation. Metal-oxide-semiconductorstructures containing Genanocrystals (NCs) of 3–4nm diameter and 2×10¹²cm⁻² density are shown to exhibit capacitance-voltage hysteresis of 20.9V, one of the largest observed in Ge-NC based nonvolatile memories. The Ge NCs were fabricated in an oxide of 30nm thickness by ion implantation with 30keV Ge₂⁻ ions to an equivalent fluence of 1×10¹⁶Gecm⁻² followed by annealing at 950 °C for 10min. Secondary ion mass spectroscopy and transmission electron microscopy demonstrate the existence of Ge NCs whose average distance from the SiO₂∕Siinterface is about 6.7nm. It is shown that the memory effect is a likely consequence of charge trapping at Ge NCs and that it is enhanced by accurately controlling the distribution of Ge NCs with respect to the Si∕SiO₂interface.

The annealing temperature (TA) dependence of capacitance-voltage (C-V) characteristics has been studied in metal-oxide-semiconductor structures containing Ge nanocrystals (NCs) produced by ion implantation and annealing. These structures are of interest for application as nonvolatile memory and TA is shown to have a strong influence on the C-V hysteresis. This behavior is shown to be correlated with structural changes of the Ge NCs which have been characterized by synchrotron-radiation photoemission spectroscopy. Specifically, well-defined C-V characteristics with large hysteresis were found only for annealing temperatures greater than 950 °C where Ge nanocrystals are known to form. In this temperature regime, transmission electron microcopy and energy dispersive x-ray spectroscopy demonstrate the existence of regularly arranged Ge NCs of approximately 3–5 nm diameter located around 6.7 nm from the interface.
