Abstract

Band-beading effects in resonant tunneling heterostructures with local potential perturbations are represented by Schrodinger-Poisson model. The structures display state-of-the-art conduction properties with highpeak current density and peak-to-valley current ratio. The feasibility of Thomas-Fermi screening model that causes carrier density distortions at heterointerfaces is analyzed.
